Power Performance of X-Band Heterojunction Bipolar Transistors (X-Band용 HBT의 전력 특성에 관한 연구)

  • We report rf and power characteristics of AlGaAs/GaAs Heterojunction Bipolar Transistor (HBTs) for X-band power applications. HBTs have been fabricated with polyimide a an interlayer dielectric. By characterizing the DC and RF characteristics we obtained the maximum current gain of 45, BV$\_$CEO/ of 10 V, fT of 30 GHz and f$\_$max/ of 17 GHz for device with 6x14$\mu\textrm{m}$$^2$emitter size. To extract accurate equivalent parameters, the De-embedded method was applied for extraction of parasitic parameters and the calculation of circuit equations for intrinsic parameters. Based on the Load-pull method, power characteristics was simulated and measured to get the maximum output power of the device.

  • A newly advanced method of characterizing large signal S-parameters of TR using the overall gain of normally operating TR is proposed based on the load pull method which gives the matching network only. Large signal S-parameters of TR are characterized from the circuit which consists of TR and 3dB Coupler Tuners at the input and output ports, and which is B class biased with 0dBminput signal. Amplifier can be designed to have 8.5dB gain at 770MHz using the calculated large signal S-parameters with the resulting gain of 8.786dB.

  • Renewable energy resources will be an increasingly important part of power generation in the new millennium. Besides assisting in the reduction of the emission of greenhouse gases, they add the much needed flexibility to the energy resource mix by decreasing the dependence on fossil fuels. Due to their modular characteristics, ease of installation and because they can be located closer to the user, PV system have great potential as distributed power source to the utilities. In this paper, a dc-de power converter scheme with the push-pull based technology is proposed to apply for solar power system which has many features such as high efficiency, stable output, and low acoustic noises, DC-DC converter is used in proposed topology has stable efficiency curve at all load range and very high efficiency characteristics. This paper presents the design of a single-phase photovoltaic inverter model and the simulation of its performance.

  • In this paper, we have compared and analyzed the performance of high amplifier using Doherty technique to improve linearity and efficiency of base station and repeater Power amplifier for WCDMA. This Doherty amplifier implements with 3dB branch line coupler and $90^{\circ}C$ transmission line The phase offset line is designed to maintain the high linearity and efficiency at the low efficiency Period of the power amplifier CW 1-tone experimental results at the WCDMA frequency $2.11{\sim}2.17GHz$ shows that Doherty amplifier which achieves power add efficiency(PAE) of 50% at 6dB back off the point from maximum output power 52.3 dBm, obtains higher efficiency of 13.3% than class AB Finding optimum bias Point after adjusted gate voltage, Doherty amplifier shows that $IMD_3$ improves 4dB.

  • We report the experimental resutls on AlGaAs/GaAs heterojunction bipolar transistors (HBTs) with carbon-doped base structure. To characterize the output power, load-pull mehtod was employed. By characterizing the devices with HP8510C, we extracted the small-signal equivalent circuit. The HBTs were fabricated employing wet mesa etching and lift-off process of ohmic metals. the implementation of polyimide into the fabriction process was accomplished to obtain the lower dielectric constant resultig in significant reduction of interconnect routing capacitance. The fabricated HBTs with an emitter area of 6${\times}14{\mu}m^{2}$ exhibited current gain of 45, BV$_{CEO}$ of 10V, cut-off frequency of 30GHz and power gain of 1 3dBm. To extract the small signal equivalent circuit, the de-embedded method was applied for parasitic parameters and the calculation of circuit equations for intrinsic parameters.

Stress distribution in a passive fully grouted rock bolts

  • Rock bolts are widely used as a supplementary roof support system in hard-rock mining since a long time. Since the performance of fully grouted passive bolts depends on bond strength, in the present investigation extensive laboratory pull-out as well as push-out tests were conducted varying the bolt diameter, length and cement-water mixing ratios of grout. The load-displacement curves were developed and were verified with the numerical results obtained from finite element analysis using ALGOR software. Numerical models were validated for push-out tests and a detailed analysis was carried out to know the displacement, stress, strain distribution along the bolt.

  • Characteristics of the interface between tube and tube sheet which were formed by explosive expansion and roll expansion, have been studied in the research. The results are as follows: Optimum amounts of explosives for the expansion of Alloy 600 (19.05mm and 15.88mm) were found to be RDX 3.5-8.5g/m. Because explosive expansion caused les strain hardening and increased bounding strength, characteristics of the explosively expanded were better than those of mechanically expanded. As the transition region of the explosive expansion is inactive, the resistance to the stress corrosion cracking increases by 30∼40% compared to the roll and hydraulic expansion.

  • A low cost PDP sustain power supply is proposed based on flyback topology. By using Boundary Conduction Method(BCM) to control input current regulation, DCM condition can be met under all load conditions. Another feature of the proposed method is that a excessive voltage stress due to the link voltage increase can be suppressed by removing link capacitor and suggest new 'Level-shifting switch driver'. this new gate driver is improved 66% of efficiency than switching loss of a existed push-pull amplifier. The proposed converter is tested with a 400W(200V-2A output) prototype circuit.

  • The collision avoidance maneuver flight simulation for tilt rotor unmanned aerial vehicle was performed by time-accurate numerical integration method based on wind tunnel test data. Five representative collision avoidance maneuvers were simulated under constraints of aerodynamic stall, propulsion power, structural load, and control actuator capability. The collision avoidance performances of the maneuvers were compared by the computed collision avoidance times. The sensitivities of initial flight speed and collision zone shape on the collision avoidance time were investigated. From these results, it was found that the moderate pull-up turn maneuver defined using moderate pitch and maximum roll controls within simulation constraints is the most robust and efficient collision avoidance maneuver under the various flight speeds and collision object shapes in the tilt rotor UAV applications.
