Chip on Glass Interconnection using Lateral Thermosonic Bonding Technology (횡방향 열초음파 본딩 기법을 이용한 COG 접합)

  • In this paper, chip-on-glass(COG) interconnection with anisotropic conductive film(ACF) using lateral thermosonic bonding technology is considered. In general, thermo-compression bonding which is used in practice for flip-chip bonding suffers from the low productivity due to the long bonding time. It will be shown that the bonding time can be improved by using lateral thermosonic bonding in which lateral ultrasonic vibration together with thermo-compression is utilized. By measuring the internal temperature of ACF, the fast curing of ACF thanks to lateral ultrasonic vibration will be verified. Moreover, to prove the reliability of the lateral thermosonic bonding, observation of pressured mark by conductive particles, shear test, and water absorption test will be conducted.

Design of flexure hinge to reduce lateral force of laser assisted thermo-compression bonding system (레이저 열-압착 본딩 시스템의 Lateral Force 감소를 위한 유연 힌지의 설계)

  • Laser Assisted Thermo-Compression Bonding (LATCB) has been proposed to improve the "chip tilt due to the difference in solder bump height" that occurs during the conventional semiconductor chip bonding process. The bonding module of the LATCB system has used a piezoelectric actuator to control the inclination of the compression jig on a micro scale, and the piezoelectric actuator has been directly coupled to the compression jig to minimize the assembly tolerance of the compression jig. However, this structure generates a lateral force in the piezoelectric actuator when the compression jig is tilted, and the stacked piezoelectric element vulnerable to the lateral force has a risk of failure. In this paper, the optimal design of the flexure hinge was performed to minimize the lateral force generated in the piezoelectric actuator when the compression jig is tilted by using the displacement difference of the piezoelectric actuator in the bonding module for LATCB. The design variables of the flexure hinge were defined as the hinge height, the minimum diameter, and the notch radius. And the effect of the change of each variable on the stress generated in the flexible hinge and the lateral force acting on the piezoelectric actuator was analyzed. Also, optimization was carried out using commercial structural analysis software. As a result, when the displacement difference between the piezoelectric actuators is the maximum (90um), the maximum stress generated in the flexible hinge is 11.5% of the elastic limit of the hinge material, and the lateral force acting on the piezoelectric actuator is less than 1N.

A novel wafer-level-packaging scheme using solder (쏠더를 이용한 웨이퍼 레벨 실장 기술)

  • A new wafer level packaging scheme is presented as an alternative to MEMS package. The proof-of-concept structure is fabricated and evaluated to confirm the feasibility of the idea for MEMS wafer level packaging. The scheme of this work is developed using an electroplated tin (Sn) solder. The critical difference over conventional ones is that wafers are laterally bonded by solder reflow after LEGO-like assembly. This lateral bonding scheme has merits basically in morphological insensitivity and its better bonding strength over conventional ones and also enables not only the hermetic sealing but also its electrical interconnection solving an open-circuit problem by notching through via-hole. The bonding strength of the lateral bonding is over 30 Mpa as evaluated under shear and the hermeticity of the encapsulation is 2.0$\times10^{-9}$mbar.$l$/sec as examined by pressurized Helium leak rate. Results show that the new scheme is feasible and could be an alternative method for high yield wafer level packaging.

A Study on Thermosonic Bonding Process and Its Reliability Evaluation of Joints (열초음파 접합 공정과 접합부의 신뢰성 평가에 관한 연구)

  • In this thesis, lateral thermosonic bonding with ACFs was investigated as a process to make high reliability joints for FPD fabrication. Conditions for thermosonic and thermocompression bonding with ACFs were determined and used to make specimens in a driving test jig for testing of bond reliability by thermal shock. The results showed that thermosonic bonding temperature of $199\;^{\circ}C$ and bonding time of 1s produced bonds with good reliability. Additionally, thermosonic bonding temperature and time were reduced and thermal shock test results compared to this proposed curing condition. It is concluded that theromosonic bonding with ACFs can be effectively applied to reduce bonding temperature and time compared with that of thermocompression bonding.

THE COMPARISON OF SHEAR STRENGTH AND BRACKET PLACEMENT BETWEEN BONDING TECHNIQUES (접착술식에 따른 전단강도 및 Bracket위치의 비교)

  • The purpose of this study was to compare the bracket placement and the shear bond strength of indirect-bonded brackets with those of direct-bonded ones. Forty eight extracted human teeth were collected and attached with brackets and tested on shear bond strength, using Instron. Fourteen patients from Wonkwang University Dental Hospital were selected for direct bonding of brackets and their teeth were measured on bracket angulation and bracket height. The obtained results were as follows: 1. The shear bond strengths of incisors were higher in direct-bonding,group, rather than in-direct-bonding group. But, the shear bond strength of premolars showed no significant differences between groups. 2. The bracket angulations of indirect-bonding group were preciser than those of direct-bonding group, especially in upper first premolars, lower lateral incisors, canines, premolars. 3. In bracket height, there were no significant differences between groups.
