$N^+-P/P^+$ 다결정 실리콘 태양 전지의 제작 및 특성 (Fabrication and Characteristics of $N^+-P/P^+$ Polycrystalline Silicon Solar Cell)

  • 비저항은 3∼60hm-cm이고 두께는 350∼400μm인 다결정 실리콘을 사용하여 n+-P/P+태양 전지를 제작하였다. 이 전지에 대한 소수 반송자의 수명은 Nd:YAG laser로 측정되었으며 100∼150ns 이었다. 전지의 변환 효율은 AM 1에서 4%로 측정 되었다.

  • Selective laser sintering(SLS) is a solid freeform fabrication process whereby a part is built layerwise by scanning a powder bed. The properties of metal powder are dependent on the heat, it is not easy to do the exact error compensation with analysis and estimation by modeling. This paper suggests that the error is compensated by experimental method and then the accuracy of shape is enhanced by revising of STL file. Also bonding force is measured by an experiment with change of process path.

  • Metal-Semiconductor-Metal type photodetector was fabricated with AlGaAs/InGaAs Quantum Well FET structures using simplified processing steps. The DC and RF responses were measured by 850nm wavelength injection laser. A DC responsivity in the quasisaturated regime was 0.45 A/W in CW measurements, and a bandwidth measured using a 850nm 40 ps pulsed laser was 16GHz. An electrical equivalent circuit model was extracted from measured S-parameter.
