EXPERIMENTAL STUDY ON LASER AND HOT AIR REFLOW SOLDERING OF

  • Laser and hot air reflow soldering of PBGA solder ball was investigated. Experimental results showed that surface quality and shear strength of solder bumps reflowed by laser was superior than the solder bumps reflowed by hot air, and the microstructure inside the solder bumps reflowed by laser was much finer. Analysis on interfacial reaction showed that eutectic solder reacted with Au/Ni/Cu pad shortly after the solder was melted. Interface of solder bump reflowed by laser consists of a continuous AuSn$_4$ layer and remnant Au element. Needle-like AuSn$_4$ grew sidewise from interface, and then spread out to the entire interface region. A thin layer of Ni$_3$Sn$_4$ intermetallic compound was found at the interface of solder bump reflowed by hot air, AuSn$_4$ particles distributed inside the whole solder bump randomly. It is the combination effect of the continuous AuSn$_4$ layer and finer eutectic microstructure inside the solder bump reflowed by laser that resulted in higher shear strength.

Role of Interface on the Development of Microstructure in Carbon-Carbon Composites

  • Microstructure plays an important role in controlling the fracture behaviour of carbon-carbon composites and hence their mechanical properties. In the present study effort was made to understand how the different interfaces (fiber/matrix interactions) influence the development of microstructure of the matrix as well as that of carbon fibers as the heat treatment temperature of the carbon-carbon composites is raised. Three different grades of PAN based carbon fibres were selected to offer different surface characteristics. It is observed that in case of high-strength carbon fiber based carbon-carbon composites, not only the matrix microstructure is different but the texture of carbon fiber changes from isotropic to anisotropic after HTT to $2600^{\circ}C$. However, in case of intermediate and high modulus carbon fiber based carbon-carbon composites, the carbon fiber texture remains nearly isotropic at $2600^{\circ}C$ because of relatively weak fiber-matrix interactions.

  • Wire brushing, which is a typical surface preparation method for roll bonding, has recently been highlighted as a potentially effective method for surface nanocrystallization. In the present study, the microstructure evolution and hardness of the wire-brushed surface and roll-bonded interface of a 1050 aluminum sheet were investigated. Wire brushing formed protruded layers with a nanocrystalline structure and extremely high surface hardness. After roll bonding, the protruded layers remained as hard layers at the interface. Due to their hardness and brittleness the interface hard layers, can affect the interface bonding properties and also play an important role determining the mechanical properties of multi-layered clad sheets.

Microstructure and Tensile Properties of Al-Mn/Al-Si Hybrid Aluminum Alloy Prepared by Electromagnetic Duo-Casting (전자기 듀오캐스팅으로 제조한 Al-Mn/Al-Si 하이브리드 알루미늄합금의 미세조직과 인장 특성)

  • The microstructure and tensile properties of Al-Mn/Al-Si hybrid aluminum alloys prepared by electromagnetic duocasting were investigated. Only the Al-Mn alloy showed the typical cast microstructure of columnar and equiaxed crystals. The primary dendrites and eutectic structure were clearly observed in the Al-Si alloy. There existed a macro-interface of Al-Mn/Al-Si alloys in the hybrid aluminum alloys. The macro-interface was well bonded, and the growth of primary dendrites in Al-Si alloy occurred from the macro-interface. The Al-Mn/Al-Si hybrid aluminum alloys with a well-bonded macro-interface showed excellent tensile strength and 0.2% proof stress, both of which are comparable to those values for binary Al-Mn alloy, indicating that the strength is preferentially dominated by the deformation of the Al-Mn alloy side. However, the degree of elongation was between that of binary Al-Mn and Al-Si alloys. The Al-Mn/Al-Si hybrid aluminum alloys were fractured on the Al-Mn alloy side. This was considered to have resulted from the limited deformation in the Al-Mn alloy side, which led to relatively low elongation compared to the binary Al-Mn alloy.

  • Microstructure and mechanical property of In48Sn solder on electrolytic Au/Ni/Cu BGA substrate were investigated with the number of reflows. AuIn and AuIn$_2$ IMCs were formed at the interface solder and pad after 1reflow. An increase of the number of reflows changed AuIn into AuIn$_2$. AuIn$_2$ IMC layer at the interface broke and spalled away into the solder after 3reflows. Shear force decreased with the number of reflows because the weakness of the interface by the spalling of AuIn$_2$ IMC layer.

  • The temperature difference between die and workpiece has been frequently caused to various surface defects. The distribution and change for the temperature of forged part should be analyzed to prevent the generation of various defects related with the temperature. The surface temperature changes were mainly affected by the interface heat transfer coefficient. Therefore, the coefficient is necessary to predict the temperature changes of die and workpiece. The temperature calculated by FEM result might be well compared with the measured temperature. However, it is impossible to measure directly the temperature distribution of forged part. Therefore, the comparisons between measured temperature and predicted values are preformed by the microstructure in various temperature. Since the differences of microstructure could be obvious, the temperature criteria is set near by the incipient melting temperature. The predicted temperatures are well coincided with the measured values.

Effect of Heat Treatment on Microstructure and Mechanical Properties of Electromagnetic Duo-Cast Al Hybrid Material

  • This investigates the microstructure and mechanical properties of Al hybrid material prepared by electromagnetic duo-casting to determine the effect of heat treatment. The hybrid material is composed of an Al-Mg-Si alloy, pure Al and the interface between the Al-Mg-Si alloy and pure Al. It is heat-treated at 373, 573 and 773K for 1h and T6 treated (solution treatment at 773K for 1h and aging at 433K for 5h). As the temperature increases, the grain size of the Al-Mg-Si alloy in the hybrid material increases. The grain size of the T6 treated Al-Mg-Si alloy is similar to that of one heat-treated at 773K for 1h. The interface region where the micro-hardness becomes large from the pure Al to the Al-Mg-Si alloy widens with an increasing heat temperature. The hybrid material with a macro-interface parallel to the tensile direction experiences increased tensile strength, 0.2 % proof stress and the decreased elongation after T6 heat treatment. On the other hand, in the vertical direction to the tensile direction, there is no great difference with heat treatment. The bending strength of the hybrid material with a long macro-interface to the bending direction is higher than that with a short macro-interface, which is improved by heat treatment. The hybrid material with a long macro-interface to the bending direction is fractured by cracking through the eutectic structure in the Al-Mg-Si alloy. However, in the hybrid material with a short macro-interface, the bending deformation is observed only in the limited pure Al.

  • Al-Mg-Si/Al hybrid alloy was prepared by Duo-casting and the mechanical behavior was evaluated based on their microstructure and mechanical properties. The hybrid aluminum alloy included the Al-Mg-Si alloy with fine eutectic structure, pure Al with the columnar and equiaxed crystals, and the macro-interface existing between Al-Mg-Si alloy and pure Al. The growth of columnar grains in pure Al occurred from the macro-interface. The tensile strength, 0.2% proof stress and bending strength of the hybrid aluminum alloy were almost similar to those of pure Al, and the elongation was much higher than the Al-Mg-Si alloy. The fracture of the hybrid alloy took place in pure Al side, indicating that the macro-interface was well bonded and the mechanical behavior strongly depends on the limited deformation in pure Al side.

Development of Microstructure and Mechanical Properties of Friction Stir Lap Jointed Invar 42/SS 400 (겹치기 마찰교반접합된 Invar 42/SS 400 합금의 미세조직과 기계적 특성 발달)

  • This study was conducted to investigate the microstructure and mechanical properties of friction stir lap joints. Invar 42 and SS 400 were selected as the experimental materials, and friction stir welding was carried out at a tool rotation speed of 200 rpm and welding speed of 100 mm/min. The application of friction stir welding to Invar 42 effectively reduced the grain size in the stir zone; the average grain size of Invar 42 was reduced from $11.5{\mu}m$ in the base material to $6.4{\mu}m$ in the stir zone, which resulted in an improvement in the mechanical properties of the stir zone. The joint interface between Invar 42 and SS 400 showed a relatively sound weld without voids and cracks, and the intermetallic compounds with $L1_2$ type in lap jointed interface were partially formed with size of 100 nm. Moreover, the hook in the advancing side of Invar 42 was formed from SS 400, which contributed to maintenance of the tensile strength. The evolution of microstructures and mechanical properties of friction stir lap jointed Invar 42 and SS 400 are also discussed herein.

TEM Microstructure of Al2O3/Ni Nanocomposites by Electroless Deposition (무전해코팅법으로 제조한 Al2O3/Ni 나노 Composite의 TEM 미세조직)

  • Ni coated $Al_2O_3$ composite was successfully Prepared by the electroless deposition Process. The average size of Ni particles coated on the $Al_2O_3$ matrix powder was about 20 nm. It was hard to find any reaction compound as an impurity at interface between $Al_2O_3$ and Ni particles after sintering. The characterization of microstructure crystal structure and fracture behavior of the sintered body were investigated using XRD, TEM and Victors hardness tester, and compared with those of the sintered $Al_2O_3$ monolithic body. Many dislocations were observed in the Ni phase due to the difference of thermal expansion coefficient between $Al_2O_3$ and Ni phase, and no observed microcracks at their $Al_2O_3$ and Ni interface. In the $Al_2O_3$/Ni composite, the main fracture mode showed a mixed fracture with intergranular and transgranuluar type having some ,surface roughness. The fracture toughness was slightly increased due to the plastic deformation mechanism of Ni phase in the $Al_2O_3$/Ni composite.
