Improvement of Repeatability during Dielectric Etching by Controlling Upper Electrode Temperature (Capacitively Coupled Plasma Source를 이용한 Etcher의 상부 전극 온도 변화에 따른 Etch 특성 변화 개선)

  • Etch process of silicon dioxide layer by using capacitively coupled plasma (CCP) is currently being used to manufacture semiconductor devices with nano-scale feature size below 50 nm. In typical CCP plasma etcher system, plasmas are generated by applying the RF power on upper electrode and ion bombardment energy is controlled by applying RF power to the bottom electrode with the Si wafer. In this case, however, etch results often drift due to heating of the electrode during etching process. Therefore, controlling the temperature of the upper electrode is required to obtain improvement of etch repeatability. In this work, we report repeatability improvement during the silicon dioxide etching under extreme process conditions with very high RF power and close gap between upper and bottom electrodes. Under this severe etch condition, it is difficult to obtain reproducible oxide etch results due to drifts in etch rate, critical dimension, profile, and selectivity caused by unexpected problems in the upper electrode. It was found that reproducible etch results of silicon dioxide layer could be obtained by controlling temperature of the upper electrode. Methods of controlling the upper electrode and the correlation with etch repeatability will be discussed in detail.

  • A liquid rocket engine fuel-rich gas generator has been developed for the first time in the country, which can produce combustion gas over the rate of 4 kg/s at 900 K and 58 bar. The gas is not only for driving a turbopump but also for providing heat source for propellant supply tanks. The final design of the gas generator had been fixed based on the concept and preliminary development tests, and was validated through structure and heat transfer analysis. The manufacturing involved precision machining, surface finish, and special welding technique. The final assessment on the characteristics of ignition and combustion had been carried out for two different versions of injector heads. This concluded that the present product satisfies the development requirements such as spatial temperature distribution and the development has been successful.

  • Recent research has focused on alternative fuel to improve engine performance and to comply with emission regulation. Finding an alternative fuel and reducing environment pollution are the main goals for future internal combustion engines. The purpose of this study is to obtain low-emission and high-efficiency by hydrogen enriched CNG fuel in SI engine and is to clarify the effects of hydrogen enrichment in CNG fuelled engine on exhaust emission and performance. An experimental study was carried out to obtain fundamental data for performance and emission characteristics of hydrogen enrichment in SI engine. The experiment was conducted at 2500 rpm, bmep 2 bar, 4 bar conditions while CNG fuel was mixed with 10, 20 and 30% hydrogen blends. From the experimental results, combustion duration was shortened due to rapid flame propagation velocity of hydrogen and these were attributed to the burning velocity increasing exponentially with increasing hydrogen blending ratio. Hydrogen has much wider flammable limit than methane, gasoline and the minimum ignition energy is about an order of magnitude lower than for other combustion. By adding hydrogen, $CO_2$ and HC were reduced. However, $NO_X$ was increased dut to high rate of heat release for hydrogen substitutions.

  • The international standard for FT-IR gas analysis of fire effluents in ISO 5660-1 cone calorimeter has been being developed in ISO TC 92. A comparison of the round-robin test of WD 21397 was conducted with six participating laboratories in 2018. The test specimens were PMMA, rigid PU foam board, and PVC flooring. The measurement quantities were the time-to-ignition, peak heat release rate, total heat release, and effective heat of combustion for a cone calorimeter test and peak gas concentration, gas generation, and gas yield for FT-IR gas analysis. No outliers were identified. For the cone calorimeter quantities, the repeatability and reproducibility were 1.5% and 9.8%, respectively. For FT-IR gas analysis, the repeatability and reproducibility was 12.9% and 27.9%, respectively.

Study on Combustion Characteristics with Fuel Injection Timing in a RI-CNG Engine (RI-CNG 엔진에서 연료 분사시기에 따른 연소특성에 관한 연구)

  • The RI gasoline engine haying a sub-chamber had a high cycle variation due to the difficulty of the residual gas scavenge in the sub-chamber. To solve this problem and improve the combustion performance of RI engine, we devised a method to inject directly CNG fuel into the sub-chamber. A DI diesel engine of single cylinder was converted into a RI-CNG engine and an electronic control unit for the engine was manufactured. In this study, the combustion characteristics of the RI-CNG engine were investigated with the injection timings and air excess ratios at the load conditions of 50% throttle open rate and 1700rpm. As the results from this study, the RI-CNG engine worked reliably under the condition of the ignitable lean limit of $\lambda=1.7$ by showing the $COV_{imep}$ below about 5%. And the highest thermal efficiency could be obtained in the injection timing that produced the high imep and the low $COV_{imep}$ at the same time. The CO emission concentration indicated very low values and the THC and $NO_x$ showed an opposite pattern. With a view to improving the thermal efficiency and reducing the harmful emissions, the proper control region of the ignition timing and the mixture ratio were nearly ATDC $20^{\circ}\sim50^{\circ}$ and $\lambda=1.4$ respectively.

  • This paper describes some computational results of various energy and environmental systems using Patankar's SIMPLE method. The specific topics handled in this study are jet bubbling reactor for flue gas desulfurization, cyclone-type afterburner for incineration, 200m tall stack for 500 MW electric power generation, double skin and heat storage systems of building energy saving for the utilization of solar heating, finally turbulent combustion systems with liquid droplet or pulverized coal particle. A control-volume based finite-difference method with the power-law scheme is employed for discretization. The pressure-velocity coupling is resolved by the use of the revised version of SIMPLE, that is, SIMPLEC. Reynolds stresses are closed using the standard $k-{\varepsilon}$ and RNG $k-{\varepsilon}$ models. Two-phase turbulent combustion of liquid drop or pulverized coal particle is modeled using locally-homogeneous, gas-phase, eddy breakup model. However simple approximate models are incorporated for the modeling of the second phase slip and retardation of ignition without consideration of any detailed particle behavior. Some important results are presented and discussed in a brief note. Especially, in order to make uniform exit flow for the jet bubbling reactor, a well-designed structure of distributor is needed. Further, the aspect ratio in the double skin system appears to be one of important factors to give rise to the visible change of the induced air flow rate. The computational tool employed in this study, in general, appears as a viable method for the design of various engineering system of interest.

An experimental study on development of water mist fire-fighting systems for Ro-Ro spaces (Ro-Ro 구역용 미분무 소화설비의 개발을 위한 실험적 연구)

  • Large scale fire tests were conducted to develop water mist nozzles as a component of fixed water- based fire fighting systems for Ro-Ro spaces and special category spaces. Fire scenarios for this system consist of two cases which are for cargo fire in a simulated truck and for passenger vehicle fire, and each case has 3 different tests according to the position between fixed water mist nozzles and fire source. Every experiment proceeded for 30 minutes and acceptance criteria were based on gas temperature, fuel package's damage and ignition of targets. This study primarily dealt with the experimental results of cargo fire and focused on fire suppression capability in accordance with discharge pressure, flow rate and flow characteristics like swirl and penetration of the developed water mist nozzles. It appeared that low pressure water mist nozzles with about 40 L/min were able to control fire occurred in Ro-Ro spaces.

  • In a CNG/diesel dual-fuel engine, CNG is used as the main fuel and a small amount of diesel is injected into the cylinder to provide ignition priming. In this study, a remodeling of the existing diesel engine into a CNG/diesel dual-fuel engine is proposed. In this engine, diesel is injected at a high pressure by common rail direct injection (CRDI) and CNG is injected at the intake port for premixing. The CNG/diesel dual-fuel engine had an equally satisfactory coordinate torque and power as the conventional diesel engine. Moreover, the CNG alternation rate is over 89% throughout the operating range of the CNG/diesel dual-fuel engine. PM emission by the dual-fuel engine is 94% lower than that by the diesel engine; however, NOx emission by the dual-fuel engine is higher than that by the diesel engine.

A Prediction on the Flammability Limits of Biodiesel Fuel in the High Temperature and Pressure Conditions (고온·고압 조건에서 바이오디젤의 가연한계 예측)

  • This numerical study was analyzed to predict the flammability limits of biodiesel and diesel fuels in the high temperature and pressure conditions. To achieve this, the biodiesel fuel was simulated with the chemical species of n-heptane (n-C7H16), methyl decanoate (C11H22O2), and methyl-9-decenoate (C11H20O2), and the diesel fuel was substituted the chemical species of n-heptane. The closed 0-D homogeneous reactor model which was employed the 1100 K of ambient temperature and 35 atm of ambient pressure was used for the simulation of constant volume combustion, and the equivalence ratio was changed from 0.3 to 2.5 conditions. In addition, a comparative analysis study was conducted with the results of HCCI engine simulation and flammability limits according to the changes of equivalence ratio. The results of combustion temperature, pressure, and ignition delay were increased when the equivalence ratio elevated from 0.3 to 1.3 conditions because the increase in fuel oxidation rate affects the chemical reaction of the overall combustion process. Furthermore, the CO and NOX production under the rich combustion conditions are considered to have a trade off relationship since the OH radicals and O2 chemical species are greatly affected the CO and NOX production and oxidation processes.
