In AlGaAs/GaAs HBT the temperature dependence of DC parameters was investigated over the temperature range between 95K and 580K. The temperature dependence of DC parameters depends on the relative contribution of each of the current components suc as emitter-injection-current, base-injection-current, bulk recombination current, interface recombination curretn, thermal generation ecurrent and avalanche current due to impact ionization within the collector space charge layer in a specific temperature. In this paper we investigated the temperature effects on DC parameters such as V$_{BE,ON}$ current gain, input and output characteristics, V$_{CE, OFF}$, R$_{E}$, R$_{C}$ and analyzed the origins, and extracted the qualitativ econditions for a stable HBTs against the temperature variation. Finally, in order to keep HBTs stable with respect to the variation of temperature, the valance-band-energy-discontinuity at emitter-base heterojunction should be large enough to enhance the effect of carrier suppression at a relatively high temperature. In addition the recombination centers, especially around collector junction, should be removed and the area of emitter and collector junction should be identical as well.

Laser-induced plume and laser-target interaction during pulsed laser deposition are demonstrated for a lead zirconate titanate (PZT). A KrF excimer laser (wavelength 248nm) was used and the laser was pulsed at 20Hz, with nominal pulse width of 20ns. The laser fluence was~$16J/cm^2,$ with 100mJ per pulse. The laser-induced plasma plume for nanosecond laser irradiation on PZT target has been investigated by optical emission spectra using an optical multichannel analyzer(OMA) and by direct observation of the plume using an ICCD high speed photography. OMA analysis showed two distinct ionic species with different expansion velocities of fast or slow according to their ionization states. The ion velocity of the front surface of the developing plume was about $10^7$cm/sec and corresponding kinetic energy was about 100eV. ICCD photograph showed another kind of even slower moving particles ejected from the target. These particles considered expelled molten parts of the target. SEM morphologies of the laser irradiated targets showed drastic melting and material removal by the laser pulse, and also showed the evidence of the molten particle ejection. The physics of the plasma(plume) formation and particle ejection has been discussed.
The technology of sulfur lamps that has physical and electrical characteristics comparable to current HID source has been reported. The fundamental principles of the operation of microwave discharges that are used to convert microwave energy to broad spectrum visual light are known. In this paper, emission dependance of microwave discharges in mixture content of sulfur with noble gases was studied. It is shown that the excitation of this gaseous mixture is carried out in two phases: (l) ionization of noble gas atoms by a microwave field and (2) the consequent maintenance of slightly ionized nonequilibrium plasma by the field. These two processes have essentially various thresholds for the microwave pump. The purpose of this work is to investigate spectral properties of the high frequency discharges in a mixture sulfur vapors with noble gases.
Electrical resistivity in hydrate-bearing sediments is sensitive to porosity, gas hydrate saturation, gas content, pore fluid composition, and temperature, so electrical measurements such as well logs and electromagnetic surveys have been used to explore gas hydrate-bearing formation. The high pressure tomography cell is designed considering the effect of electrode configuration and electrical shielding on tomography measurements and the safety. The evolution of electrical conductivity during $CO_2$ hydrate formation and dissociation reflects the combined effects of concurrent changes that include ionization of dissolved $CO_2$, temperature-dependent ionic mobility, changes in the degree of saturation, ion exclusion, surface conduction, and porosity changes. Measurements during hydrate formation and dissociation require careful analysis to properly interpret signatures, in particular when out-of plane conductivity anomalies prevail.
The AlCrN films were grown by RF reactive sputtering method under the selected conditions. The Cr concentration was varied by the number of Cr pieces placed on the Al target. The sample quality has been studied by XRD, Auger spectroscopy, optical absorption and electrical resistant measurements. The XRD and Auger results show that the samples consist of a major phase with the $Al_{1-x}Cr_xN$ formula, which has a hexagonal structure, and a few percents at. of oxygen, which may form $Al_2O_3$. There exist the Cr clusters in the samples with high concentration of Cr. The optical absorption measurement provides the information about the band gap that relates strongly to the quality of samples. The quality of samples is also clearly reflected in electrical measurement, i.e., the temperature dependence of resistance exhibits a semiconductor characteristic only for the samples that have no Cr cluster. In these cases, the values of ionization energies $E_a$ can be derived from R(T) plots by using the function R(T) = Ro exp $(E_a/k_BT)$.
The high-resolution optical region spectroscopic data of the symbiotic nova AG Peg secured with the Hamilton Echelle Spectrograph at the Lick Observatory, have been analyzed along with the International Ultraviolet Explorer UV archive data. We measure about 700 line intensities in the wavelengths of 3859 to $9230{\AA}$ and identify about 300 lines. We construct pure photoionization models that represent the observed lines and the physical condition for this symbiotic nova. The spectral energy distribution of the ionizing radiation is adopted from stellar model atmospheres. Based on photoionization models, we derive the elemental abundances; C & N appear to be similar to be smaller than the Galactic planetary nebular value while O is enhanced. Our result is compared with the Contini (1997, 2003) who analyzed the UV region spectral data with the shock + ionization model. The Fe abundance appears to be enhanced than that of normal planetary nebulae, which suggests that AG Peg may have formed in the Galactic disk. The models indicate that the temperature of the central star which excite the shell gas may have fluctuated to an unexpected extent during the years 1998 - 2002.
This study examined the charge carrier photogeneration and hole transport properties of blends of poly (9-vinylcarbazole) (PVK), $\pi$-conjugated polymer, with different weight proportions (0~29.4 wt%) of (PEA)$VOPO_4{\cdot}H_2O$ (PEA: phenethylammonium cation), a novel organic-inorganic hybrid material, using IR, UV-Vis, and energy dispersive spectroscopy (EDS), thermogravimetric analysis (TGA), steady state photocurrent (SSPC) measurement, and atomic force microscopy (AFM). The SSPC measurements showed that the photocurrent of PVK was reduced by approximately three orders of magnitude by the incorporation of a small amount (~12.5 wt%) of (PEA) $VOPO_4{\cdot}H_2O$, suggesting that hole transport occurred through the PVK carbazole groups, whereas a reverse trend was observed at high proportions (>12.5 wt%) of (PEA)$VOPO_4{\cdot}H_2O$, suggesting that transport occurred via (PEA)$VOPO_4{\cdot}H_2O$ molecules. The transition to a trap-controlled hopping mechanism was explained by the difference in ionization potential and electron affinity of the two compounds as well as the formation of charge percolation threshold pathways.
Proton exchange membrane fuel cells (PEMFCs) provide zero emission power sources for electric vehicles and portable electronic devices. Although significant progresses for the widespread application of electrochemical energy technology have been achieved, some drawbacks such as catalytic activity, durability, and high cost of catalysts still remain. Pt-based catalysts are regarded as the most efficient catalysts for sluggish kinetics of oxygen reduction reaction (ORR). However, their prohibitive cost limits the commercialization of PEMFCs. Therefore, we proposed a NiCo@Au core shell structure as Pt-free ORR electrocatalyst in PEMFCs. NiCo alloy was synthesized as core to introduce ionization tendency and autoxidation reaction. Au as a shell was synthesized to prevent oxidation of core NiCo and increase catalytic activity for ORR. Herein, we report the synthesis, characterization, electrochemical properties, and PEMFCs performance of the novel NiCo@Au core-shell as a catalyst for ORR in PEMFCs application. Based on results of this study, possible mechanism for catalytic of autoxidation core@anti-oxidation shell in PEMFCs is suggested.
반도체소자의 접합특성에 따라서 분극의 특성이 달라지는 원인을 조사하였다. 반도체소자의 접합특성은 최종적인 반도체소자의 효율과 관련되기 때문에 중요한 요소이며, 효율을 높이기 위해서는 반도체접합 특성을 이해하는 것은 매우 중요하다. 다양한 성질의 접합을 얻기위하여 n형의 실리콘 위에 절연물질인 carbon doped silicon oxide (SiOC) 박막을 증착하였으며, 아르곤 (Ar) 유량에 따라서 반도체기판의 특성이 달라지는 것을 확인하였다. 전도체인 tin doped zinc oxide (ZTO) 박막을 절연체인 SiOC 위에 증착하여 소자의 전도성을 살펴보았다. SiOC 박막의 특성은 플라즈마에 의하여 이온화현상이 일어날 때 Ar 유량에 따라서 이온화되는 경향이 달라지면서 반도체 계면에서의 공핍현상이 달라졌으며, 공핍층 형성이 많이 일어나는 곳에서 쇼키접합 특성이 잘 형성되는 것을 확인하였다. 아르곤 가스의 유량이 많은 경우 이온화 반응이 많이 일어나고 따라서 접합면에서 전자 홀쌍의 재결합반응에 의하여 전하들이 없어지게 되면 절연특성이 좋아지고 공핍층의 전위장벽이 증가되며, 쇼키접합의 형성이 유리해졌다. 쇼키접합이 잘 이루어지는 SiOC 박막에서 ZTO를 증착하였을 때 SiOC와 ZTO 사이의 계면에서 전하들이 재결합되면서 전기적으로 안정된 ZTO 박막을 형성하고, ZTO의 전도성이 증가되었다. 두께가 얇은 반도체소자에서 흐르는 낮은 전류를 감지하기 위해서는 쇼키접합이 이루어져야 하며, 낮은 전류만으로도 전기신호의 품질이 우수해지고 또한 채널층인 ZTO 박막에서의 전류의 발생도 많아지는 것을 확인하였다.

Massive stars play a major role in the interstellar energy budget and the shaping of the galactic environment. The water molecule is thought to be a sensitive tracer of physical conditions and dynamics in star-forming regions because of its large abundance variations between hot and cold regions. Herschel/HIFI allows us to observe the multiple rotational transitions of H2O including the ground-state levels, and its isotopologues toward high-mass star-forming regions in different evolutionary stages. Photodissociation regions (PDRs) are also targeted to investigate the distribution of water and its chemistry. We present line profiles and maps of H2O using data from two guaranteed-time key programs "Water In Star-forming regions with Herschel" and "Herschel observations of EXtra-Ordinary Sources". We analyze the temperature and density structures using LTE and non-LTE methods. We also estimate turbulent and expansion velocities, and abundance of water in the inner and outer envelopes using the 1D radiative transfer code. Around high-mass protostars we find H2O abundances of ~10-8-10-9 for the outer envelope and ~10-4-10-5 for the inner envelope, and expansion and turbulent velocities range from 1.0 km s-1 to 2.0 km s-1. The abundances and kinematic parameters of the sources do not show clear trends with evolutionary indicators. The Herschel/HIFI mapping observations of H2O toward the Orion Bar PDR show that H2O emission peaks between the shielded dense gas and the radicals position, in agreement with the theoretical and the observational PDR structure. The derived H2O abundance is ~10-7 and peaks at the depth of AV ~8 mag from the ionization front. Together with the low ortho-to-para ratio of H2O (~1) presented by Choi et al. (2014), our results show that the chemistry of water in the Orion Bar is dominated by photodesorption and photodissociation.
