A fast switching thyristor with a superior trade-off property between the on-state voltage drop and the turn-off time could be fabricated by the proton irradiation method. After making symmetric thyristor dies with a voltage rating of 1,600 V from 350 $\mu$m thickness of 60 $\Omega$ㆍcm NTD-Si wafer and 200 $\mu$m width of n-base drift layer, the local carrier lifetime control by the proton irradiation was performed with help of the HI-13 tandem accelerator in China. The thyristor samples irradiated with 4.7 MeV proton beam showed a superior trade-off relationship of $V_{TM}$ = 1.55 V and $t_{q}$ = 15 $\mu$s attributed to a very narrow layer of short carrier lifetime(~1 $\mu$s) in the middle of its n-base drift region. To explain the small increase of $V_{TM}$ , we will introduce the effect of carrier compensation at the low carrier lifetime region by the diffusion current.ffusion current.t.
Major solar eruptive events, consisting of both a large flare and a near simultaneous fast coronal mass ejection (CME), are the most powerful explosions in the solar system, releasing $10^{32}-10^{33}$ ergs in ${\sim}10^{3-4}\;s$. They are also the most powerful and energetic particle accelerators, producing ions up to tens of GeV and electrons up to hundreds of MeV. For flares, the accelerated particles often contain up to ~50% of the total energy released, a remarkable efficiency that indicates the particle acceleration is intimately related to the energy release process. Similar transient energy release/particle acceleration processes appear to occur elsewhere in the universe, in stellar flares, magnetars, etc. Escaping solar energetic particles (SEPs) appear to be accelerated by the shock wave driven by the fast CME at altitudes of ~1 40 $R_s$, with an efficiency of ~10%, about what is required for supernova shock waves to produce galactic cosmic rays. Thus, large solar eruptive events are our most accessible laboratory for understanding the fundamental physics of transient energy release and particle acceleration in cosmic magnetized plasmas. They also produce the most extreme space weather - the escaping SEPs are a major radiation hazard for spacecraft and humans in space, the intense flare photon emissions disrupt GPS and communications on the Earth, while the fast CME restructures the interplanetary medium with severe effects on the magnetospheres and atmospheres of the Earth and other planets. Here I review present observations of large solar eruptive events, and future space and ground-based measurements needed to understand the fundamental processes involved.

The dependence of the electrical characteristics on the fast neutron fluence of an epitaxial 4H-SiC Schottky barrier diode (SBD) was investigated. The 30 MeV cyclotron was used for fast neutron irradiation. The neutron fluences evaluated through Monte Carlo simulation were in the 2.7 × 1011 to 1.45 × 1013 neutrons/cm2 range. Current-voltage and capacitance-voltage measurements were performed to characterize the samples by extracting the parameters of the irradiated SBDs. Neutron-induced defects in the epitaxial layer were identified and quantified using a deep-level transient spectroscopy measurement system developed at the Korea Atomic Energy Research Institute. As the neutron fluence increased from 2.7 × 1011 to 1.45 × 1013 neutrons/cm2, the concentration of the Z1/2 defects increased by approximately 20 times. The maximum defect concentration was estimated as 1.5 × 1014 cm-3 at a neutron fluence of 1.45 × 1013 neutrons/cm2.
The importance of fast neutron detection for nuclear safeguards purposes has increased due to its potential advantages such as reasonable cost and higher precision for larger sample masses of nuclear materials. Pulse-shape discrimination (PSD) is inevitably used to discriminate neutron- and gamma-ray- induced signals from organic scintillators of very high gamma sensitivity. The light output (LO) threshold corresponding to several MeV of recoiled proton energy could be necessary to achieve fine PSD performance. However, this leads to neutron count losses and possible distortion of results obtained by neutron multiplicity counting (NMC)-based nuclear material accountancy (NMA). Moreover, conventional PSD techniques are not effective for counting of neutrons in a high-gamma-ray environment, even under a sufficiently high LO threshold. In the present work, PSD performance (figure-of-merit, FOM) according to LO bands was confirmed using a conventional charge comparison method (CCM) and compared with results obtained by convolution neural network (CNN)-based PSD algorithms. Also, it was attempted, for the first time ever, to reject fake neutron signals from distorted PSD regions where neutron-induced signals are normally detected. The overall results indicated that higher neutron detection efficiency with better accuracy could be achieved via CNN-based PSD algorithms.
영상 화질과 인코더의 속도에 영향을 주는 움직임 추정은 동영상 내에 존재하는 중복된 데이터를 제거하기 때문에 동영상 압축에서 중요한 역할을 하지만 높은 계산 복잡도를 요구한다. 다시점 비디오는 하나의 3차원 장면을 여러 시점에서 다수의 카메라로 촬영한 동영상으로 다시점 비디오를 위한 움직임 추정은 카메라 수에 비례하여 많은 계산량을 필요로 한다. 본 논문에서는 다시점 비디오 부호화를 위한 움직임 추정의 계산량을 줄이면서 영상 화질을 유지하는 고속 움직임 추정 기법을 제안한다. 제안한 기법은 계층적인 탐색 기법으로 수정된 다이아몬드 탐색 패턴, 다중 다이아몬드 탐색 패턴, 그리고 래스터 탐색 패턴으로 구성된다. 이 탐색 패턴들은 국부적 최소화 문제를 해결하기 위하여 탐색 영역 내에 탐색 점들을 규칙적, 대칭적으로 배치하거나 움직임 벡터의 분포 특성을 이용하여 탐색 점들을 배치한다. 제안한 기법의 성능은 JMVC의 고속 움직임 추정 기법인 TZ 탐색 기법의 성능과 비교한 경우, 영상 화질과 비트량을 비슷하지만 계산량을 줄임으로서 움직임 추정 속도를 약 1.2~3배 향상시킨다.
Sub-pel level motion estimation contributes to significant increase in R-D performance for H.264|MPEG 4 Part 10 AVC. However, several supplements, such as interpolation, block matching, and Hadamard transform which entails large computational complexity of encoding process, are essential to find best matching block in sub-pel level motion estimation and compensation. In this paper, a fast motion estimation scheme in sub-pel accuracy is proposed based on a parabolic model of SAD to avoid such computational complexity. In the proposed scheme, motion estimation (ME) is only performed in integer-pel levels and the following sub-pel level motion vectors are found from the parametric SAD model for which the model parameters are estimated from the SAD values obtained in the integer-pel levels. Fall-back check is performed to ensure the validity of the parabolic SAD model with the estimated parameters. The experiment result shows that the proposed scheme can reduce the motion estimation time up to about 30% of the total ME times in average with negligible amount of PSNR drops (0.14dB in maximum) and bit increments (2.54%in maximum).
다중 참조 영상을 이용한 가변 블록 크기의 움직임 예측 및 보상 기법이 부호화 효율을 높이기 위해 H.264/AVC에 채택되었다. 하지만 움직임 예측 및 보상으로 인한 계산량은 다중 참조 영상과 가변 블록의 수에 비례하여 증가한다. 본 논문에서는 화질은 유지하며 계산량을 줄이기 위한 새로운 고속 참조 영상선택 방법을 제안한다. 먼저 다중 참조 영상들에 대해서 $4{\times}4$ 블록의 SAD값을 이용하여 움직임 벡터 참조 지도를 만든다. 다음으로 가변 블록 크기의 움직임 예측 및 보상이 움직임 벡터 참조 지도를 활용하여 실시된다. 제안하는 방법은 H.264/AVC 표준과 비교하여 BDPSNR은 평균적으로 0.01dB 나빠지고 BDBR은 약 0.27% 증가하지만 영상 부호화 속도를 약 38% 단축시킨다.
본 논문에서 정수단위 화소(integer pixel unit)로 움직임 예측(motion estimation)을 수행하는 빠른 움직임 예측(fast motion estimation) 알고리즘을 제안한다. 제안하는 방법은, sum norm을 사용하여 가장 좋은 움직임 벡터를 찾아내는 연속 제거 기법(SEA : Successive Elimination Algorithm)을 기반으로 16×16블록에서는 전체 영역에 대해 검색을 하고 16×8, 8×16, 8×8블록에서는 16×16블록의 움직임 벡터로부터 그 주위 8개의 위치에서 가장 좋은 벡터를 구하고, 8×4, 4×8, 4×4블록은 8×8블록의 움직임 벡터로부터 그 주위 8개의 위치에서 벡터를 검색하여 그 중에서 가장 좋은 움직임 벡터를 찾아내는 것이다. 이러한 움직임 검색(motion search) 방법을 가변 크기 블록(16×16, 16×8, 8×16, 8×8, 8×4, 4×8, 4×4)으로 움직임 예측을 하는 H.264 부호기(encoder)에 적용하였다. 제안하는 검색 알고리즘을 계산 복잡도 측면에서 보면, 조기 종료가 적용 안 된 나선형으로 전체 영역을 검색(Spiral full search without early termination)하는 방법보다 23.8배가 빨라졌고, 4×4 블록들의 계층적 SAD(Sum of Absolute Difference)를 이용하는 빠른 움직임 예측 방식보다 4.6배의 속도증가를 보인다. 반면에 신호 대 잡음 비(PSNR : Peak Signal to Noise Ratio)는 0.1dB에서 0.4dB정도 떨어짐을 보인다.
para-Substituted phenoxide derivatives of Pd(II) having an NCN pincer, Pd(NCN)($OC_6H_4$-p-X) (NCN = 2,6-$(CH_2NMe_2)_2C_6H_3$; X = $NO_2$ (1), Me (2)) were prepared by the reaction of Pd(NCN)($OSO_2CF_3$) with equi-molar amount of $NaOC_6H_4$-p-X. Treatment of Pd(NCN)($OSO_2CF_3$) with an excess amount of $NaOC_6H_4$-p-Me affords the hydrogen-bonding adduct complex 3 ($2{\cdot}HOC_6H_4$-p-Me). Complex 3 can also be obtained from benzene solution of 2 in the presence of free $HOC_6H_4$-p-Me. Complex 1 does not undergo adduct formation with $HOC_6H_4-p-NO_2$ neither from metathesis reaction of Pd(NCN)($OSO_2CF_3$) with an excess amount of $NaOC_6H_4-p-NO_2$ nor from treatment of 1 with free $HOC_6H_4-p-NO_2$. Complex 3 undergoes fast exchange of the coordinated p-cresolate with the hydrogen-bonding p-cresol. Complex 2 undergoes ${\sigma}$-ligand exchange reaction with $HOC_6H_4-p-NO_2$ to give 1. The exchange reaction, however, is irreversible as readily anticipated from their respective $pK_a$ values of the phenol derivatives. Reaction of 2 with diphenyliodium chloride quantitatively produced Pd(NCN)Cl and PhI along with liberation of O-phenylated product $PhOC_6H_4$-p-Me which was identified by GC/MS spectroscopy.
The Code of Federal Regulations, Title 10, Part 50, Appendix H requires surveillance program for reactor pressure vessel(RPV) that the peak neutron fluence at the end of the design life of the vessel will exceed $1.0E+17n/cm^2$ (E>1.0MeV). 2D/1D Synthesis method based on DORT 3.1 transport calculation code has been widely used to determine fast neutron(E>1.0MeV) fluence exposure to RPV in the beltline region. RAPTOR-M3G(RApid Parallel Transport Of Radiation-Multiple 3D Geometries) performing full 3D transport calculation was developed by Westinghouse and KRIST(Korea Reactor Integrity Surveillance Technology) and applied for the evaluations of In-Vessel and Ex-Vessel neutron dosimetry. The reaction rates from measurement and calculation were compared and the results show good agreements each other.
