플립칩 본딩용 접착제 특성에 미치는 촉매제의 영향 (Effects of Catalysts on the Adhesive Properties for Flip Chip Bonding)

  • The application of flip chip technology has been growing with the trend of miniaturization of electronic packages, especially in mobile electronics. Currently, several types of adhesive are used for flip chip bonding and these adhesives require some special properties; they must be solvent-free and fast curing and must ensure joint reliability against thermal fatigue and humidity. In this study, imidazole and its derivatives were added as curing catalysts to epoxy resin and their effects on the adhesive properties were investigated. Non-isothermal DSC analyses showed that the curing temperatures and the heat of reaction were dependent primarily on the type of catalyst. Isothermal dielectric analyses showed that the curing time was dependent on the amount of catalysts added as well as their type. The die shear strength increased with the increase of catalyst content while the Tg decreased. From this study, imidazole catalysts with low molecular weight are expected to be beneficial for snap curing and high adhesion strength for flip chip bonding applications.

아크릴계 점착제의 제조와 가교물성에 대한 모노머의 영향 (Effect of Monomer on Crosslinking Properties of Acrylic Pressure-Sensitive Adhesives)

  • 본 연구에서는 아크릴 접착제의 물성에 대한 주 모노머의 영향을 비교하기 위하여 2-ethylhexyl acrylate 대신에 butyl acrylate를 사용하여 acrylic acid와 2-hydroxyethyl methacrylate의 공중합체를 합성하고 2종의 경화제를 이용하여 접착 물성을 연구하였다. 선형의 측쇄사슬을 가진 butyl acrylate계 점착제는 가지형태의 측쇄를 가진 2-ethylhexyl acrylate계 접착제에 비해 낮은 접착특성을 보였다. 경화제의 경우 가교점이 많고 가교반응을 통해 유연한 ether나 ester그룹을 생성하는 epoxy형 경화제에서 우수한 물성을 보였고 관능기인 산의 농도가 높을수록 접착특성이 향상되는 것을 관찰하였다.

에폭시 접착제 접합구조물의 강도향상을 위한 접착부 형상설계 (Shape Design of Adhesive Joints for Strength Improvement of Epoxy Adhesive Structures)

  • Adhesive-bonded joints are widely used in the industry. Recently, applications of adhesive bonding joints have been increased extensively in automobile and aircraft industry. The strength of adhesive joints is influenced by the surface roughness, adhesive shape, stress distribution, and etc. However, the magnitude of the influence has not yet been clarified because of the complexity of the phenomena. In this study, as the fundamental research of adhesive bonding joints, the effects of adhesive shape and loading speed on bonding strength properties and durability of aluminum to polycarbonate single-lap joints were studied. To evaluate the effect of adhesive shape, several modified shapes were used, and loading speeds were varied from 0.05 to 5 mm/min. As a result, the load-displacement distribution was shown a brittle fracture tendency. The trigonal edged single lap and bevelled lap joints showed the higher strength than the plain single lap, trigonal single lap, joggle lap and double lap joints in same adhesive area. The fractures of trigonal single lap and trigonal edged single lap joints that had the higher strength level were shown as the mixture type of the cohesive and interfacial-failure, mostly joggle lap joints that had the lower strength level were shown as the adhesive-failure.

  • 본 연구에서는 우레탄 변성 에폭시의 유연성 부여를 위해 propylene glycol(PPG) 기반 diamine인 Jeffamine D-400을 이용하여 폴리올을 만들고 이를 이용하여 우레탄 변성 에폭시를 합성하였다. Bisphenol A diglycidyl ether(BADGE)에 합성한 우레탄 변성 에폭시와 경화제, 경화촉진제를 배합하여 에폭시 접착제를 제조하고 접착강도 측정으로 전단 강도를 측정하였다. 측정 결과 합성한 우레탄 변성 에폭시의 우레탄 결합과 PPG사슬 도입을 통한 유연성 부여 효과로 인해 전단 강도와 전단 신율이 증가하는 경향을 보였다. 이러한 결과는 높은 가교 밀도로 인해 사용에 제약을 받고 있는 구조용 접착제에 적용이 가능할 것으로 판단된다.

  • This study investigates the effect of adhesive type applying to surface-strengthening Ondol floor on level of attachment. Adhesive materials of four types produced in different companies were prepared and their attaching performance was examined. Test results showed that the water-based epoxy type produced in S company was the most effective on attaching the pieces of the surface-strengthening Ondol floor product.

Low Temperature Cure Film Adhesive

  • A novel carboxyl terminated butadiene-acrylonitrile (CTBN) modified, low temperature cure epoxy film adhesive was developed in this paper. It can be cured at as low as $75^{\circ}C$ for 4 hours with a pressure of 0.1MPa. After post cure at $120^{\circ}C$ for 2 hours, the bonding strengths of Phosphoric Acid Anodizing(PAA) surface treated aluminum adherend were similar to those of structural film adhesives curing at $120^{\circ}C$. It is suitable to bond both metal/composite laminate-to-laminate and laminate to honeycomb structure.

  • 구조용 일액형 에폭시 접착제에 나노 및 마이크로 크기의 Fe3O4 분말을 첨가하여 유도가열용 접착제를 제조하였고, 제조된 접착제를 이용하여 GFRP 피착재의 두께 및 Fe3O4 분말의 첨가량 변화에 따른 가열 성능을 평가하였다. 실험 결과, 접착제의 승온 거동이 유도 가열로 가열한 경우 오븐경화에 비해 GFRP 피착재의 두께에 영향을 작게 받는 것이 관찰되었으며 접착제 내의 Fe3O4 분말의 함량이 증가할수록 가열 속도와 전단 강도가 증가하는 경향을 나타냈다.

  • 본 연구에서는 돌침대용 석재/목재 복합재의 열적특성 및 접착특성 개선에 대한 연구를 진행하였다. 기초 물성을 체크하기 위해 인장실험을 진행하였고 석재 및 목재의 실시간 온도측정을 진행하였다. 석재/목재 복합재의 가열부위에 따른 열적 특성을 알아보기 위해 석재를 위로 두었을 때와 목재를 위로 두었을 때 두 가지 방법으로 가열을 실시하였다. 에폭시 접착제에 CNT를 넣음으로써, 열적 및 접착특성의 변화를 알아보기 위하여 실시간 온도측정과 랩 전단 실험을 실시하였다. 실험결과 목재를 위로 두었을 때 열적 특성이 좋은 것을 확인하였고 에폭시 접착제에 CNT를 넣음으로써 접착특성 및 열적특성이 개선됨을 볼 수 있었다.

사용환경온도에 따른 접착이음의 인장전단강도 변화 (Variation of fracture strength of adhesive joint according to the operating temperature)

  • Recently, use of adhesive bonding technology is increased to achieve the multi-material design for lightweight structure in automobile industry. In this paper, the fracture strength of adhesive has been studied with the single lap shear test conducted at different temperatures. The joint specimens are made from Al 5052 and SPRC 440 bonded with structural epoxy adhesive. The operating temperature has been considered up to $150[^{\circ}C]$ and the single lap shear test has been conducted with 5mm/min tensile rate. Fracture strength of adhesive bonded joint has been decreased with increase of operating temperature. The fracture strength at the $100[^{\circ}C]$ was shown about half of that at room temperature.
