Pile-up of phosphorus emitters using thermal oxidation (열산화법에 의한 phosphorus 에미터 pile-up)

  • Phosphorus is known to pile-up at the silicon surface when it is thermally oxidized. A thin layer, about 40nm thick from the silicon surface, is created containing more phosphorus than the bulk of the emitter. This layer has a gaussian profile with the peak at the surface of the silicon. In this study the pile-up effect was studied if this layer can act as a front surface field for solar cells. The effect was also tested if its high dose of phosphorus at the silicon surface can lower the contact resistance with the front metal contact. P-type wafers were first doped with phosphorus to create an n-type emitter. The doping was done using either a furnace or ion implantation. The wafers were then oxidized using dry thermal oxidation. The effect of the pile-up as a front surface field was checked by measuring the minority carrier lifetime using a QSSPC. The contact resistance of the wafers were also measured to see if the pile-up effect can lower the series resistance.

A study on optimization of front TCO for a-Si:H/c-Si heterojunction solar cells (a-Si:H/c-Si 이종접합 태양전지용 전면 투명전도막 최적화 연구)

  • a-Si:H/c-Si 구조의 이종접합 태양전지 전면 투명전도막으로 Indium tin oxide(ITO) 박막의 조건에 따라 태양전지 특성을 연구하였다. ITO 박막은 파우더 타겟으로 마그네트론 스퍼터링 방식으로 성막하였고, 증착 온도(Ts)에 따라 전기적, 광학적 특성을 비교, 분석하였다. 기판 증착 온도가 증가할수록 박막의 저항이 낮아지는 것으로 나타났으며 $350^{\circ}C$ 조건에서 가장 낮은 저항($34.2{\Omega}$/sq)을 보였다. 투과도 또한 기판 증착 온도가 올라갈수록 전반적인 향상을 나타냈다. a-Si:H/c-Si 기판의 MCLT(minority carrier lifetime)는 $350^{\circ}C$에서 최적($359{\mu}s$)의 결과를 나타냈다. 그 이상의 기판 온도에서는 오히려 감소하였는데, 이는 높은 온도에서의 a-Si:H/c-Si 계면의 열손상으로 판단된다.

High-Temperature Heat-Pipe Type Solar Thermal Receiver (고온용 히트파이프형 태양열 흡수기)

  • A numerical study was conducted on a simplified model of a high-temperature solar receiver which incorporates liquid-metal heat pipe. The objective of this paper is to compare the isothermal characteristics of the heat pipe receiver with the conventional receiver utilizing convection of molten salt as heat carrier. The solar receiver was assumed to be subject to a concentration ratio between 50 and 1,000 to supply high-temperature heat to a stirling engine for electric power generation. For simplicity of the analysis, a cylindrical geometry was assumed and typical dimensions were used based on available literature. The heat pipe had a shape of double-walled cavity and the working fluid was a sodium. The analysis was performed assuming that the radiation heat flux on the inner walls of the receiver was uniform, since the focus of this study was laid on the comparison of the conventional type and heat pipe type receiver. The results showed that the heat pipe type exhibited superior performance when the operating temperature becomes higher. In addition, to explore the advantage of the heat pipe receiver, the channel shape and dimensions should be adjusted to increase the heat transfer area between the wall and the heat trnasfer medium.

A Study on Properties of $CuInS_{2}$ thin films by Cu/In ratio (Cu/In 비에 따른 $CuInS_{2}$ 박막의 특성에 관한 연구)

  • $CuInS_{2}$ thin films were synthesized by sulpurization of Cu/In Stacked elemental layer deposited onto glass Substrates by vacuum furnace annealing at temperature 200[$^{\circ}C$]. And structural and electrical properties were measured in order to certify optimum conditions for growth of the ternary compound semiconductor $CuInS_{2}$ thin films with non-stoichiometry composition. $CuInS_{2}$ thin film was well made at the heat treatment 200[$^{\circ}C$] of SLG/Cu/ln/S stacked elemental layer which was prepared by thermal evaporator, and chemical composition of the thin film was analyzed nearly as the proportion of 1 : 1 : 2. Physical properties of the thin film were investigated at various fabrication conditions substrate temperature, annealing and temperature, annealing time by XRD, FE-SEM and Hall measurement system. At the same time, carrier concentration, hall mobility and resistivity of the thin films was $9.10568{\times}10^{17}$ [$cm^{-3}$], 312.502 [$cm^{2}/V{\cdot}s$] and $2.36{\times}10^{-2}$ [${\Omega}{\cdot}cm$], respectively.

Sputtering Deposition of $CuInSe_{2}$ and $CuInZnSe_{2}$ Thin Films using Mixture Binary Chalcogenide Powders

  • In this study, $CuInSe_{2}$ (CISe) and $CuInZnSe_{2}$ (CIZSe) thin films were prepared on Corning 1737 glass by radio frequency (RF) magnetron sputtering from binary chalcogenide mixed powder targets. The targets were initially prepared by mixing appropriate weights of CuSe, InSe powder and various ZnSe contents. From the film bulk analysis result, it is observed that Zn concentration in the films increases proportionally with the addition of ZnSe in the sputtering targets. Under optimized conditions, CISe and CIZSe thin films grow as a chalcopyrite structure with strong (112), (220/204) and (312/116) reflections. Films are found to exhibit a high absorption coefficient of $10^{4}$ $cm^{-1}$. An increasing of optical band gap from 1.0 eV (CISe) to 1.25 eV (CIZSe) is found to be proportional with an increasing of Zn concentration as expected. All films have a p-type semiconductor characteristic with a carrier concentration in the order of 1014 $cm^{-3}$, a mobility about $10^{1}$ $cm^{2{\cdot}-1}{\cdot}s^{-1}$ and a resistivity at the range of $10^{2}-10^{6}$ W${\cdot}$m.

Immobilization of Thermomyces lanuginosus Xylanase on Aluminum Hydroxide Particles Through Adsorption: Characterization of Immobilized Enzyme

  • Xylanase plays important roles in a broad range of industrial production as a biocatalyst, and its applications commonly require immobilization on supports to enhance its stability. Aluminum hydroxide, a carrier material with high surface area, has the advantages of simple and low-cost preparation and resistance to biodegradation, and can be potentially used as a proper support for xylanase immobilization. In this work, xylanase from Thermomyces lanuginosus was immobilized on two types of aluminum hydroxide particles (gibbsite and amorphous Al(OH)3) through adsorption, and the properties of the adsorbed enzymes were studied. Both particles had considerable adsorptive capacity and affinity for xylanase. Xylanase retained 75% and 64% of the original catalytic activities after adsorption to gibbsite and amorphous Al(OH)3. Both the adsorptions improved pH and thermal stability, lowered activation energy, and extended lifespan of the immobilized enzyme, as compared with the free enzyme. Xylanase adsorbed on gibbsite and amorphous Al(OH)3 retained 71% and 64% of its initial activity, respectively, after being recycled five times. These results indicated that aluminum hydroxides served as good supports for xylanase immobilization. Therefore, the adsorption of xylanase on aluminum hydroxide particles has promising potential for practical production.

Analysis of temperature effects on DC parameters of AlGaAs/GaAs HBT (AlGaAs/GaAs HBT의 DC 파라미터에 미치는 온도영향의 해석)

  • In AlGaAs/GaAs HBT the temperature dependence of DC parameters was investigated over the temperature range between 95K and 580K. The temperature dependence of DC parameters depends on the relative contribution of each of the current components suc as emitter-injection-current, base-injection-current, bulk recombination current, interface recombination curretn, thermal generation ecurrent and avalanche current due to impact ionization within the collector space charge layer in a specific temperature. In this paper we investigated the temperature effects on DC parameters such as V$_{BE,ON}$ current gain, input and output characteristics, V$_{CE, OFF}$, R$_{E}$, R$_{C}$ and analyzed the origins, and extracted the qualitativ econditions for a stable HBTs against the temperature variation. Finally, in order to keep HBTs stable with respect to the variation of temperature, the valance-band-energy-discontinuity at emitter-base heterojunction should be large enough to enhance the effect of carrier suppression at a relatively high temperature. In addition the recombination centers, especially around collector junction, should be removed and the area of emitter and collector junction should be identical as well.

  • Recently, there has been an increase in the demand for natural gas as a source of clean energy, which has increased the demand for LNG carriers. However, LNG carriers require a capital investment to obtain equipment for the regasification process, which prevents fires and explosions. Thus, on account of NIMBY, a CNG carrier is suggested that eliminates the need for regasification equipment. Meanwhile, carbon dioxide emissions are more and more regulated by international conventions such as the Kyoto Protocol. Because of this, $CO_2$ carriers have also received international attention as a methodology to transport and store $CO_2$ cargoes. Several vessels or tanks to transport and store $CO_2$ gas have been studied in various countries. This paper proposes a conceptual design for a 20ft container shaped tank to effectively transport small cargoes of $CO_2$ and CNG. The proposed pressure vessel or tank will be carried by a conventional containership or special cargo ship. The influences of the design parameters for proposed pressure vessel or tank. Including the materials, scantlings, and shape of the pressure vessel, are studied theoretically and computationally.

Interface Study of the Intermediate Connectors in Tandem Organic Devices

  • The intermediate connectors play crucial roles in the performance of tandem organic light-emitting diodes (OLEDs) because they are required to facilitate charge carrier transport and to guarantee transparency for light transmission and deposition compatibility. Understanding the physical properties of the intermediate connector is not only fundamentally important but is also crucial to developing high-efficiency organic devices with a tandem structure. In this study, several effective intermediate connectors in tandem OLEDs using a doped or non-doped organic p-n heterojunction were systematically investigated by studying their interfacial electronic structures and corresponding device characteristics. The working mechanisms of the intermediate connectors are discussed herein by referring to their relevant energy levels with respect to those of the neighboring organic layers. The factors affecting the operation of the intermediate connectors in tandem OLEDs, as demonstrated herein, provide guidance for the identification of new materials and device architectures for high-performance devices.

Physical Characteristics of 3C-SiC Thin-films Grown on Si(100) Wafer (Si(100) 기판 위에 성장돈 3C-SiC 박막의 물리적 특성)

  • Single crystal 3C-SiC (cubic silicon carbide) thin-films were deposited on Si(100) wafer up to the thickness of 4.3 ${\mu}{\textrm}{m}$ by APCVD (atmospheric pressure chemical vapor deposition) method using HMDS (hexamethyildisilane; {CH$_{3}$$_{6}$ Si$_{2}$) at 135$0^{\circ}C$. The HMDS flow rate was 0.5 sccm and the carrier gas flow rate was 2.5 slm. The HMDS flow rate was important to get a mirror-like crystal surface. The growth rate of the 3C-SiC film was 4.3 ${\mu}{\textrm}{m}$/hr. The 3C-SiC epitaxial film grown on Si(100) wafer was characterized by XRD (X-ray diffraction), AFM (atomic force microscopy), RHEED (reflection high energy electron diffraction), XPS (X-ray photoelecron spectroscopy), and Raman scattering, respectively. Two distinct phonon modes of TO (transverse optical) near 796 $cm^{-1}$ / and LO (longitudinal optical) near 974$\pm$1 $cm^{-1}$ / of 3C-SiC were observed by Raman scattering measurement. The heteroepitaxially grown film was identified as the single crystal 3C-SiC phase by XRD spectra (2$\theta$=41.5。).).
