Advanced epoxy molding compounds (EMCs) should be considered to alleviate the thermal stress problems caused by low thermal conductivity and high elastic modulus of an EMC and by the mismatch of the coefficient of thermal expansion (CTE) between an EMC and the Si-wafer. Though A1N has some advantages, such as high thermal conductivity and mechanical strength, an A1N-filled EMC could not be applied to commercial products because of its low fluidity and high modules. To solve this problem, we used 2-$\mu\textrm{m}$ fused silica, which has low porosity and spherical shape, as a small size filler in the binary mixture of fillers. When the composition of the silica in the binary filler system reached 0.3, the fluidity of EMC was improved more than twofold and the mechanical strength was improved 1.5 times, relative to the 23-$\mu\textrm{m}$ A1N-filled EMC. In addition, the values of the elastic modules and the dielectric constant were reduced to 90%, although the thermal conductivity of EMC was reduced from 4.3 to 2.5 W/m-K, when compared with the 23-$\mu\textrm{m}$ A1N-filled EMC. Thus, the A1N/silica (7/3)-filled EMC effectively meets the requirements of an advanced electronic packaging material for commercial products, such as high thermal conductivity (more than 2 W/m-K), high fluidity, low elastic modules, low dielectric constant, and low CTE.
A proton therapy facility is under development at Huazhong University of Science and Technology (HUST). To meet the need for fast energy changes during treatments, a beamline control system (BCS) has been designed and implemented. The BCS coordinates and controls various beamline devices by adopting a distributed architecture divided into three layers: the client, server, and device layers. Among these, the design of the server layer is the key to realize fast energy changes. The server layer adopts the submodule programming paradigm and optimizes the data interface among modules, allowing the main workflow to be separated from the device workflow and data. Furthermore, this layer uses asynchronous, multithreaded, and thread-locking methods to improve the system's ability to operation efficiently and securely. Notably, to evaluate the changing energy status over time, a dynamic node update method is adopted, which can dynamically adjust the update frequency of variable nodes. This method not only meets the demand for fast updates on energy changes but also reduces the server's communication load in the steady state. This method is tested on a virtual platform, and the results are as expected.

In this paper, we will investigate the concept of the torsion-graph of an R-module M, in which the set $T(M)^*$ makes up the vertices of the corresponding torsion graph, ${\Gamma}(M)$, with any two distinct vertices forming an edge if $[x:M][y:M]M=0$. We prove that, if ${\Gamma}(M)$ contains a cycle, then $gr({\Gamma}(M)){\leq}4$ and ${\Gamma}(M)$ has a connected induced subgraph ${\overline{\Gamma}}(M)$ with vertex set $\{m{\in}T(M)^*{\mid}Ann(m)M{\neq}0\}$ and diam$({\overline{\Gamma}}(M)){\leq}3$. Moreover, if M is a multiplication R-module, then ${\overline{\Gamma}}(M)$ is a maximal connected subgraph of ${\Gamma}(M)$. Also ${\overline{\Gamma}}(M)$ and ${\overline{\Gamma}}(S^{-1}M)$ are isomorphic graphs, where $S=R{\backslash}Z(M)$. Furthermore, we show that, if ${\overline{\Gamma}}(M)$ is uniquely complemented, then $S^{-1}M$ is a von Neumann regular module or ${\overline{\Gamma}}(M)$ is a star graph.
이미지 센서 및 모듈의 영상 취득 특성을 테스트할 때에는 테스트 기기마다 화소값을 비교하는 방법, 결함을 수치화하는 방법, 불량을 판별하는 방법이 천차만별로 다르기 때문에 이미지 센서 및 모듈의 영상 취득 특성을 테스트하는 장비는 테스트 대상 기기의 종류에 따라 따로따로 셋업되어야 한다. 일반적으로 테스트 내용은 표준화된 형식이 아니라 임의 형식의 기술문서로 전달되기 때문에 테스트 대상 기기에 맞추어 수작업으로 테스트 프로그램을 개발하기 위해 매우 많은 시간과 노력이 필요하며 오류의 위험성도 높다. 본 논문에서는 하나의 프로그램으로 현재 사용되는 테스트를 거의 모두 수용할 수 있도록 다양한 영상 취득 테스트를 단일 프레임워크로 표현하는 표준화된 기술 방법을 제안한다.
Due to environmental regulations (RoHS, WEEE and ELV) of the European Union, electronics and automotive electronics have to eliminate toxic substance from their devices and system. Especially, reliability issue of lead-free solder joint is increasing in car electronics due to ELV (End-of-Life Vehicle) banning from 2016. We have prepared engine control unit (ECU) modules soldered with Sn-40Pb and Sn-3.0Ag-0.5Cu (SAC305) solders, respectively. Degradation characteristics of solder joint strength were compared with various conditions of automobile environment such as cabin and engine room. Thermal cycle test (TC, $-40^{\circ}C$ ~ ($85^{\circ}C$ and $125^{\circ}C$), 1500 cycles) were conducted with automotive company standard. To compare shear strength degradation rate with eutectic and Pb-free solder alloy, we measured shear strength of chip components and its size from cabin and engine ECU modules. Based on the TC test results, finally, we have known the difference of degradation level with solder alloys and use environmental conditions. Solder joints degradation rate of engine room ECU is superior to cabin ECU due to large CTE (coefficient of thermal expansion) mismatch in field condition. Degradation rate of engine room ECU is 50~60% larger than cabin room electronics.

In this paper, a new clear channel assessment (CCA) method: cascaded-CCA, is proposed. The primary motivation for the proposed approach is to integrate the respective advantages of two standard CCA mechanisms, energy detect and preamble detect, to arrive at a new dual threshold CCA family that can provide greater flexibility towards tuning MAC performance. Cascaded-CCA integrates energy efficiency of the energy detector (ED) and the reliability of the preamble detector (PD). The probability of detection/false alarm and power consumption of cascaded-CCA in the CCA modules of IEEE 802.11b are analyzed and compared with ED and PD as an example. The performance of cascaded-CCA is explored via MATLAB simulations that implement the CCA modules and medium access control (MAC) protocol for IEEE 802.11 and IEEE 802.15.4. Simulation results showed that cascaded-CCA improves the energy efficiency significantly compared to ED-only or PD-only CCA. In addition, ED, PD, and cascaded CCA are applied to a cognitive network scenario to validate the effectiveness of the proposed cascaded-CCA.
This paper presents a novel spring pressure contact interconnect technique for medium power integrated power electronics modules (IPEMs). The key technology of this interconnection is a spring which is made from Be-Cu alloy. By means of the string pressure contact, sufficient press-contact force and good electrical interconnection can be achieved. Another important advantage is that the spring exhibits excellent performance in enduring thermo-mechanical stress. In terms of manufacture procedure, it is also comparatively simple. A 4 kW half-bridge power inverter module is fabricated to demonstrate the performance of the proposed pressure contact technique. Electrical, thermal and mechanical test results of the packaged device are reported. The results of both the simulation and experiment have proven that a good performance can be achieved by the proposed pressure contact technique for the medium power IPEMs.
This paper presents a novel harmony search (HS)-based data-driven single input rule modules (SIRMs)-connected fuzzy inference system (FIS) for the prediction of stress in externally prestressed tendon. The proposed method attempts to extract causal relationship of a system from an input-output pairs of data even without knowing the complete physical knowledge of the system. The monotonicity property is then exploited as an additional qualitative information to obtain a meaningful SIRMs-connected FIS model. This method is then validated using results from test data of the literature. Several parameters, such as initial tendon depth to beam ratio; deviators spacing to the initial tendon depth ratio; and distance of a concentrated load from the nearest support to the effective beam span are considered. A computer simulation for estimating the stress increase in externally prestressed tendon, ${\Delta}f_{ps}$, is then reported. The contributions of this paper is two folds; (i) it contributes towards a new monotonicity-preserving data-driven FIS model in fuzzy modeling and (ii) it provides a novel solution for estimating the ${\Delta}f_{ps}$ even without a complete physical knowledge of unbonded tendons.
Wearable electronic devices with batteries must be lightweight, flexible and highly durable. Most importantly, the battery should be able to self-generate to operate the devices without having to be too frequently charged externally. An eco-friendly energy harvesting technology from various sources, such as solar energy, electromagnetic energy and wind energy, has been developed for a self-charging flexible battery. Although the energy harvesting from such sources are often unstable according to the surrounding environment, the energy harvesting from body movements and vibrations has been less affected by the surrounding environment. In this regard, flexible piezoelectric modules are the most attractive solution for this issue, because they convert mechanical energy to electrical energy and harvest energy from the human body motions. Among the various flexible piezoelectric modules, piezoelectric nanofibers have advantages when used as an energy harvester in wearable devices, due to their simple manufacturing process with good applicability to polymers and ceramics. This review focused on diverse flexible piezoelectric nanofibers and discusses their applications as various energy harvesting systems.
