열산화법으로 형성한 탄탈륨 산화막의 전기적 특성 (Electric Characteristics of Tantalum Pentoxide Thin Film Formed by Thermal Oxidation)

  • The electrical characteristics of Al/TaS12TOS15T/SiOS12T/Si metal insulator-semiconductor (MIS) capacitors were studied. Tantalum pentoxide thin films on SiOS12T/p-Si substrate have been prepared by thermal oxidation at 450-$600^{\circ}C$ of sputter deposited tantalum films. Composition and structures of the tantalum oxide films were examined by AES and XRD. From the C-V analysis, dielectric constant of TaS12TOS15T which were oxidized at 55$0^{\circ}C$ for 1h in OS12T were 18-23, the value depending on the oxidation and annealing temperature. The leakage current density was found to be about 10S0-10T-10S0-9T A/cmS02T at an applied electric field of 1 MV/cm. The dielectric breakdown strength of the tantalum oxide films annealed at 100$0^{\circ}C$ were in the range from 2.5MV/cm to 2.8 MV/cm.

  • Intermetallic dielectric layer was formed by using SiO$_2$/SOG/SiO$_2$ for aluminum based dual-metal interconnection process and its electric characteristics were evaluated. The dielectric layer was in the cost and facility point of view more useful than the insulator that was formed by etch-back process. The planarity by using SOG process was about 40% higher than that of the insulator by the CVD process. When SiO$_2$ films were deposited by the PECVD process the Al hillock formation during the next process was restrained bucause the intermetalic insulator was made at low temperature. The leakage current was 1${\times}10^{7}~1{\times}10^{-8}A/cm^{2}$ at the electric field of 10$^{5}$V/cm and breakdown filed was 4.5${\times}10^{6}~7{\times}10^{6}A/cm$. So we had confirmed that siloxane SOG was very useful for intermetallic layer material.

  • XLPE (Cross-Linked Polyethylene) which has good electric and physical characteristic is ideal material for Insulating material with force high volumetric resistance arid high dielectric constant. We study abort electric characteristics of XLPE by DCP and TMPTA content ration. DCP (Dicumylperoxide), which was used cross-linked agent contest, was changed from 1.0 to 0.5phr. TMPTA (Trimethyl-olpropane), which was used co cross-linked agent content, was changed from 0.5 to 1.5phr. Thermal analysis by DSC in order to observe tendency of Tg according to DCP and TMPTA content. Specimen 3 that content DCP 2.0phr and TMPTA 0.5phr has the highest value Breakdown strength cf specimen 3 (DCP 2.Ophr, TMPTA 1.0phr) is the highest, value and it increased in specific inductive capacity. This due to difference from cross-linked state by DCP and TMPTA content ratio.

  • Insulation breakdown of water-cooled generator stator windings occurs frequently due to leakage of cooling water and absorption into the insulation material. Leakage and absorption problems of water-cooled stator windings are often found during regular preventive maintenance. To evaluate cooling water leakage and absorption, diagnostic tests were performed on two water-cooled turbine generators, which have been in service for 13 and 17 years, respectively. The test results of the measured electrical properties such as dissipation factor($tan{\delta}$), capacitance and AC leakage current for water-cooled generator stator windings with wet bars are reported in this paper.

  • MOF insulating cover used in 22.9 kV substation hasn't shown good performance in terms of electrical safety because of its defect by short clearance MOF cover and each input and output wire junction part. The MOF cover is easily moved by outside environment as wind or rain weather because of different size MOF cover and insulating busing, also can be leaded to breakdown by tracking. Therefore, we propose MOF cover which effectively prevents from electrical accidents in this paper. To decrease the electric field concentrated on specific part, we roundly design the shape of MOF cover and clearance between cover and live part was adjusted to be longer than before. The proposed MOF cover is evaluated by using the electric field solution program.

  • Charged particle in the polymers is supposed to affect the electrical conduction and to lead them th dielectrical breakdown finally. So we measured the space charge distribution made by application of high electric field and evaluated the polarity of the charged particle affected on electrical conduction and space charge formed in the insulating materials by using temperature gradient thermally stimulated current measurement method(TG-TSC measurement). As a result, in the cross-linked polyethylene, A-peak was caused from dipole polarization, C-peak was caused from ionic space charge polarization and D-peak was injected trap hole. Also we found it crossible the evaluated the polarity of injected trap carrier and electron(or hole) of carrier trap in the cross-lined polyethylene. We found that ${\gamma}$-ray irradiated low density polyethylene had a relation to the electronic trap and we also could get the value of electric field distribution in the samples of which evaluation was available.

  • Auxiliary air compressor(ACM) applied to railroad cars is a device which controls amount of compressed air in order that pantographs can be mounted correctly on the roof of an electric train. Existing ACMs consist of dc motors and brushes wear out due to friction with a commutator. Therefore, continuous maintenance is required. However, three phase BLDC motors have higher power density compared to dc motors and the machine maintenance is not needed because electric commutation is possible. The three phase generally uses hall sensors to get position information and this enables the accurate control. This paper suggests an algorithm that compensates the errors occurred when the hall sensors have a breakdown for stable operation.

  • Although there is no strict definition of a power semiconductor device, a general description is a semiconductor that has capability to control more than 1 W of electricity. Integrated gate bipolar transistors (IGBTs), which are power semiconductors, are widely used in voltage ranges above 300 V and are especially popular in high-efficiency, high-speed power systems. In this paper, the size of the gate was adjusted to test the variation in the yield voltage characteristics by measuring the electric field concentration under the trench gate. After the experiment Synopsys' TCAD was used to analyze the efficiency of threshold voltage, on-state voltage drop, and breakdown voltage by measuring the P- region and its size under the gate.

  • The 600 kJ calss high-temperature superconducting(HTS) SMES(superconducting magnetic energy storage) system is being developed by Korean Electrotechnology Research Institute(KERI). The system is operated in cryogenic temperature and high vacuum condition. The SMES magnet was cooled by conduction cooling method using a Gifford-McMahon cycle cryocooler. Thus the electric insulation design at cryogenic temperature and high vacuum is a key and an important element. Because it accomplish compact design that is a big advantage of HTS SMES. This paper describes the electric insulation design, fabrication and experimental results for a mini model of conduction cooled HTS SMES.

  • A sub-cooled liquid nitrogen system is known as a promising method to develop high voltage superconducting apparatuses such as superconducting fault current limiters (SFCLs) and superconducting cables. To develop a high voltage superconducting machine adopting the sub-cooled liquid nitrogen system with a constant pressure. injecting a non-condensable gas is indispensable. In this study. the dielectric characteristics of insulation gases are investigated and analyzed by using electric utilization factors ($\xi$). It is found that the maximum electric field at sparkover that occurs with 50 % probability. $E_{MAX.50%}$ exponentially decreases as the S increases. This means that the $E_{MAX.50%}$ at sparkover can be estimated with the $E_{MAX.50%}$
