Experimental and Simulation Study of Barrier Properties in Schottky Barrier Thin-Film Transistors with Cr- and Ni- Source/Drain Contacts (Cr- 및 Ni- 소스/드레인 쇼트키 박막 트랜지스터의 장벽 특성에 대한 실험 및 모델링 연구)

  • By improving the conducting process of metal source/drain (S/D) in direct contact with the channel, schottky barrier metal-oxide-semiconductor field effect transistors (SB MOSFETs) reveal low extrinsic parasitic resistances, offer easy processing and allow for well-defined device geometries down to the smallest dimensions. In this work, we investigated the arrhenius plots of the SB MOSFETs with different S/D schottky barrier (SB) heights between simulated and experimental current-voltage characteristics. We fabricated SB MOSFETs using difference S/D metals such as Cr (${\Phi}_{Cr}$ ~4.5 eV) and Ni (${\Phi}_{Ni}$~5.2 eV), respectively. Schottky barrier height (${\Phi}_B$) of the fabricated devices were measured to be 0.25~0.31 eV (Cr-S/D device) and 0.16~0.18 eV (Ni-S/D device), respectively in the temperature range of 300 K and 475 K. The experimental results have been compared with 2-dimensional simulations, which allowed bandgap diagram analysis.

A Study on Inequality Rate of Lubrication for Motor-driven Cylinder Lubricator by the Electronically Controlled Quill System Equipped with an Accumulating Distributor in a Large Two-stroke Diesel Engine (대형 2행정 디젤기관용 축압분배기 부착 전자제어식 퀼 시스템 모터구동 실린더 주유기의 주유 불균일률에 관한 연구)

  • Minimizing the cylinder wear and the consumption rate of cylinder oil in a large two-stroke diesel engine is of great economic importance. A motor-driven cylinder lubricator for Sulzer RT-flex large two-stroke diesel engines developed by authors is in need of mounting a quill system to lubricate cylinder parts for a smooth operation. In order to apply the common-rail lubricating system to the developed cylinder lubricator as the second research stage, the mechanical quill system with a progressively quantitative distributor (M.D.S.) is improved in the electronically controlled quill system with an accumulating distributor (E.D.S.). In this study, the effects of lubricator motor speed, plunger stroke and cylinder back pressure on oil feed rate and inequality rate are experimentally investigated by applying E.D.S. to the developed cylinder lubricator. It is found that the oil feed rate of E.D.S. is higher than that of M.D.S. because of the increase of delivery speed and volume by changing the role of accumulator in the same experimental condition. It can be also shown that, in E.D.S., the inequality rate is decreased a little or hardly unchanged as the cylinder back pressure and plunger stroke is elevated, while the inequality rate increased in M.D.S.. The inequality rates of E.D.S. and M.D.S. are lowered as the lubricator motor speed is increased.

E-band low-noise amplifier MMIC with impedance-controllable filter using SiGe 130-nm BiCMOS technology

  • In this study, an E-band low-noise amplifier (LNA) monolithic microwave integrated circuit (MMIC) has been designed using silicon-germanium 130-nm bipolar complementary metal-oxide-semiconductor technology to suppress unwanted signal gain outside operating frequencies and improve the signal gain and noise figures at operating frequencies. The proposed impedance-controllable filter has series (Rs) and parallel (Rp) resistors instead of a conventional inductor-capacitor (L-C) filter without any resistor in an interstage matching circuit. Using the impedance-controllable filter instead of the conventional L-C filter, the unwanted high signal gains of the designed E-band LNA at frequencies of 54 GHz to 57 GHz are suppressed by 8 dB to 12 dB from 24 dB to 26 dB to 12 dB to 18 dB. The small-signal gain S21 at the operating frequencies of 70 GHz to 95 GHz are only decreased by 1.4 dB to 2.4 dB from 21.6 dB to 25.4 dB to 19.2 dB to 24.0 dB. The fabricated E-band LNA MMIC with the proposed filter has a measured S21 of 16 dB to 21 dB, input matching (S11) of -14 dB to -5 dB, and output matching (S22) of -19 dB to -4 dB at E-band operating frequencies of 70 GHz to 95 GHz.

  • This research entailed the production of stereoscopic 3D (S3D) contents using 2D-to-S3D conversion for exhibition at a museum and subjective evaluation. Hybrid production combining S3D images of existing live-action videos using the 2D-to-S3D conversion technology and computer graphic ones created via stereo rendering was conducted. Design and control of the chronological analysis of the parallactic angle was conducted on the produced contents, using binocular information as well as subjective evaluations, with the intent of conducting an investigation on the characteristics of such contents from the perspectives of the producers and viewers. An investigation was also conducted on the effects of the viewing position on the impressions of the S3D images.

  • This study was conducted to examine the differences between dynamic and static elastic constants by use of some laboratory tests of cement mortar specimens which have different water/cement mixing ratios. Specific gravity measurement, ultrasonic velocity estimating and uniaxial compression test were adopted to acquire the dynamic and static elastic constants. Digital data acquisition and processing enhanced the accuracy of estimating the velocities of specimens drastically, Also, the method using the gradient of propagation delay time in according to increment of specimen length more enhanced the accuracy than the method using the only one specimen length over total propagation time. The correlation between density and the P and S wave velocity of specimens shows reliable positive relation and the correlation between density and the strength of uniaxial compression has the similar relationship. The dynamic Young's modulus $(E_D)$ is alway greater than the static Young's modulus $(E_S)$ and there is increasing tendency of the ratio $(E_D/E_S)$ according to the increase of density or strength of the specimens. On the other hand, there is no typical relationship between dynamic Poisson's ratio $({\nu}_D)$ and static Poisson's ratio $({\nu}_S)$ and just the ratio of ${\nu}_D/{\nu}_S$ ranges front 69 to 122 %.

The Influence of Lycii fructus Extracts on the Growth and Physiology of Microorganism (구기자(Lycii fructus) 추출물이 미생물 생육에 미치는 영향)

  • This study was peformed to investigate the effects of Lycii fructus extracts on the growth and physiology of S. cerevisae D7l, L. casei KCTC 3165, and E. coli DH5. When Lycii fructus was added into solid culture media, the growth of S. cerevisea D7l and L. casei KCTC 3165 was increased, whereas that of E. coli DH5 was somewhat decreased. The growth of S. cerevisiea D7l and L. casei KCTC 3165 were much promoted in the culture media including methanol extract of 1.0% and 1.5%, respectively. E. coli DH5 was changed its morphology not only in 10% Lycii fructus juice but also 1.0% methanol and chloroform extract of Lycii fructus. Its size in those growth condition was eight times longer than that of the normal E. coli DH5. It was elucidated that elongation phenomenan of E. coli DH5 was also appeared by adding 0.135% of Na$^{+}$, $K^{+}$, and the mixture of Na$^{+}$ and $K^{+}$.TEX> +/.

  • Eight strains of Lactobacilli(a, b, b', c, d, e, f and g) were isolated from seven Korean liquid-yogurts(A, B, C, D, E, F and G), and identification and tolerance-test to digestive fluids were carried out. Isolate a from yogurt A and isolate a from yogurt E were identified as L. casei, isolate b from yogurt B as L. acidophilus, isolate d from yogurt D as L. bulgaricus, isolate f from yogurt F as L. helveticus, and isolate b' from yogurt B, isolate c from yogurt C and isolate g from yogurt G as L. jugurti, respectively. Isolate f(L. helveticus) and c(L. jugurti) showed high tolerance to artificial gastric juice but didn't to bile acid. Isolate b(L. acidophilus), a(L. casei), and e(L. casei) showed high tolerance to both artificial gastric juice and bile acid, but isolate d(L. bulgaricus), b'(L. jurgurti) and g(L. jugurti) did not.

Beaucoup parlent de musical, mais beaucoup de musicals sont $mont{\acute{e}}s$ sur la $sc{\grave{e}}ne$ sans des recherches $n{\acute{e}}cessaires$ suffisantes. C'est pour cette raison que la plupart des spectacles musicaux qui sont $cr{\acute{e}}es$ en $Cor{\acute{e}}e$ sont $destin{\acute{e}}s$ en faillite $d{\grave{e}}s$ la naissance. D'ailleurs les musicals $liscenci{\acute{e}}s$ par $l^{\prime}Am{\acute{e}}rique$, la France qui sont $mont{\acute{e}}s$ sur la $sc{\grave{e}}ne$ de $Cor{\acute{e}}e$ aujourd'hui sont assez pour nuire le $march{\acute{e}}$ $cor{\acute{e}}en$ $constitu{\acute{e}}$ autour de musical. Quels sont donc les $probl{\grave{e}}mes$ que posent les musicals $liscenci{\acute{e}}s$? $Premi{\grave{e}}rement$ ils encouragent la mime, pas la $cr{\acute{e}}ation$. En d'autre terme, les musicals $liscenci{\acute{e}}s$ que les $Cor{\acute{e}}ens$ montent sur la $sc{\grave{e}}ne$ ne sont pas les $cr{\acute{e}}ations$ propres chez les $Cor{\acute{e}}ens$, par contre, ces derniers sont $demand{\acute{e}}s$ de suivre ${\grave{a}}$ la mot les indications $dict{\acute{e}}es$ par le droit d'auteur. Les $cr{\acute{e}}ateurs$ $cor{\acute{e}}ens$ ne sont pas libres de $cr{\acute{e}}ation$. $Deuxi{\grave{e}}mement$ les musicals ${\grave{a}}$ la mode ont pouvoir de $d{\acute{e}}truire$ la $diversit{\acute{e}}$ de l'homme. L'homme se $caract{\grave{e}}rise$ par la $diversit{\acute{e}}$ et se $diff{\grave{e}}re$ l'un par rapport ${\grave{a}}$ l'autre. C'est l'essence de l'homme. Tous sont $diff{\acute{e}}rents$. Pourtant le musical qui $r{\grave{e}}gne$ sur tous genres de spectacles d'aujourd'hui de $Cor{\acute{e}}e$ ne laisse pas vivre d'autres genres de spectacles, la danse, le $th{\acute{e}}{\hat{a}}tre$, etc. Seul le musical est $compt{\acute{e}}$. $Troisi{\grave{e}}mement$ le musical ne peut pas nier $compl{\grave{e}}tement$ son origine commerciale. En fait le musical est devenu une chose important depuis des investigations immenses par le gouvernement $d^{\prime}Am{\acute{e}}rique$ pour donner des travails aux gens. Donc, $d{\grave{e}}s$ le $d{\acute{e}}but$, il n'y avait pas de $consid{\acute{e}}rations$ artistiques dans et sur le musical. Comme c'est par le commerce que le musical est $r{\acute{e}}pandu$, s'il y aura un $probl{\grave{e}}me$ quelconque, il est $tr{\grave{e}}s$ possible qu'on cherche ${\grave{a}}$ $r{\acute{e}}soudre$ le $probl{\grave{e}}me$ par la vue de commerce. En comprenant les $probl{\grave{e}}mes$ $mentionn{\acute{e}}s$ $l{\grave{a}}$-dessus, il faut $pr{\acute{e}}parer$ le changement de $march{\acute{e}}$ $cor{\acute{e}}enne$ de musical. Le moyen le plus $su{\hat{r}}$ de se $pr{\acute{e}}parer$ est de trouver la $r{\acute{e}}solution$ dans la culture. Pourtant cette $derni{\grave{e}}re$ ne signifie pas la tradition comme $c^{\prime}{\acute{e}}tait$ le cas $jusqu^{\prime}{\grave{a}}$ aujourd'hui, car les $Cor{\acute{e}}ens$ ne sont pas ${\acute{e}}duqu{\acute{e}}s$ par cette $derni{\grave{e}}re$. La $modernit{\acute{e}}$, disons occidentale, traverse la $Cor{\acute{e}}e$. Donc, la signification du mot 'culture' doit ${\hat{e}}tre$ $bas{\acute{e}}e$ sur la tradition et la $modernit{\acute{e}}$ en $m{\hat{e}}me$ temps.
