Analysis of die strength for laser dicing (레이저 다이싱에 의한 die strength 분석)

  • In this paper, the cutting qualities by laser dicing and fracture strength of a silicon die is investigated. Laser micromachining is the non-contact process using thermal ablation and evaporation mechanisms. By these mechanisms, debris is generated and stick on the surface of wafer, which is the problem to apply laser dicing to semiconductor manufacture process. Unlike mechanical sawing using diamond blade, chipping on the surface and crack on the back side of wafer isn't made by laser dicing. Die strength by laser dicing is measured via the three-point bend test and is compared with the die strength by mechanical sawing. As a results, die strength by laser dicing shows a decrease of 50% in compared with die strength by mechanical sawing.

  • This paper investigates cutting qualities after laser dicing and predicts the problems that can be generated by laser dicing. And through 3 point bending test, die strength is measured and the die strength after laser dicing is compared with the die strength after mechanical sawing. Laser dicing is chiefly considered as an alternative to overcome the defects of mechanical sawing such as chipping on the surface and crack on the back side. Laser micromachining is based on the thermal ablation and evaporation mechanism. As a result of laser dicing experiments, debris on the surface of wafer is observed. To eliminate the debris and protect the surface, an experiment is done using a water soluble coating material and ultrasonic. The consequence is that most of debris is removed. But there are some residues around the cutting line. Unlike mechanical sawing, chipping on the surface and crack on the back side is not observed. The cross section of cutting line by laser dicing is rough as compared with that by mechanical sawing. But micro crack can not be seen. Micro crack reduces die strength. To measure this, 3 point bending test is done. The die strength after laser dicing decreases to a half of the die strength after mechanical sawing. This means that die cracking during package assembly can occur.

  • Magnesium alloys have high strength to weight ratio and are extremely attractive for applications in transport industry. Most of structural magnesium alloys are manufactured by die casting process. The tensile properties of AZ91HP magnesium alloy were investigated after die casting under various die casting conditions. After die casting by using cold chamber machine, the volume porosity of specimens was examined with density method. With the increase of the volume porosity of specimens, both the tensile strength and elongation were significantly decreased, however the 0.2% offset strength was almost independent of the amount of porosity. With the increase of crystal pressure from 500 to 900 bar during die casting, the volume porosity was decreased, which resulted in the increase of the tensile strength. The mould temperature within the range of $150{\sim}250^{\circ}C$ has not influenced the microstructure with the eutectic phase and tensile properties of specimens. The tensile strength was the highest at 90m/sec of gate speed.

  • In this paper, a longitudinal die insert fracture which occurred during cold forging of a high strength ball-stud with a sound die design nearly optimized empirically for relatively low strength material of SCM435 is introduced and the reason is revealed. A comparative study between SCM435 and ESW105 is quantitatively made using a thermoelastic finite element method for die structural analysis coupled with a forging simulator theoretically based on a rigid-plastic finite element method. It has been shown that the longitudinal die insert fracture caused from non-optimized value of shrink fit, emphasizing that the die optimal design is inevitable for cold forging of high strength materials.

Strength Analysis of Die-cast Aluminum-alloy Brake Pedals for use in Lightweight Cars (자동차 경량화를 위한 다이캐스팅용 알루미늄합금 브레이크 페달의 강도해석)

  • In this study, a strength analysis was performed to assess die-cast aluminum alloy brake pedals as an improved alternative to wrought alloys. Aluminum brake pedal shapes are considered to be suitable for the die-casting process. The strength criterion of Volvo trucks was used as the criterion for the pedal strength. The results of this analysis showed that the frame thickness of the aluminum brake pedal must be increased from 12 mm to 18 mm to have a strength superior to that of a steel brake pedal. Additionally, the stress and weight of the aluminum brake pedal were found to be approximately 24% and 26% lower than those of the steel brake pedal, respectively. Mounting tests and strength assessments verified that the proposed die-cast aluminum alloy brake pedal demonstrated sufficient strength.

  • The die design for hot forging was investigated for manufacturing precisely of scroll rotor made with Al-Si alloy. A scroll rotor is a non-symmetric 3-D shape part, having involute wraps. Disk-shaped billet of Al-Si alloy was extruded to wraps and boss simultaneously. Because the involute wraps is not axi-symmetric, the flow velocity and the stress of die is very much different at each portion. Moreover, the die in wraps portion is a cantilever beam and fractured. In this paper, the analysis of forming and die stress is investigated using the FEM tool, DEFORM-3D. The tensile strength of tool material is $250kg/mm^{2}$. From the analysis results, we can find the maximum principal stress of die is over the fracture strength and redesign the die. The prototype forged part is superior in net shaping and microstructure.

  • The effects of thickness and surface grinding condition on the fracture strength of Si wafer with a thickness under $100{\mu}m$ were investigated. Fracture strength was measured by ball breaker test for about 330 dies (size: $4mm{\times}4mm$) per each wafer. For statistical analysis of the fracture strength, scale factor was determined from Weibull plot. Ball breaker fracture strength was observed to increase with decreasing thickness of silicon die. For the silicon dies of different surface conditions, ball breaker fracture strength was high in the order of polished, ground (#4800), and ground (#320 grit) specimen. Probabilistic fracture strength (i.e., scale factor) increased with decreasing surface roughness of silicon die.

  • The objective of this paper is to design stamping die of inner reinforcement panel with DL 950 advanced high strength steel as stamping materials through numerical analyses and experiments. The stamping process was designed as bending dominant process consisting of 1 step of notching and 4 steps of bending processes. In order to obtain a proper design of the stamping die, various three-dimensional elasto-plastic finite element analyses were performed using a commercial code AUTOFORM V4.2. Design parameter of stamping die was chosen as the corner radius of the stamping die for each step. From the results of the FE analysis, feasible corner radii of the stamping die, which can minimize the deviation of corner angle of the stamped part from design data, and forming load for each part were estimated. Stamping experiments were carried out using the manufactured stamping die according to the proposed die design. The results of experiments were shown that the stamping die can successfully manufacture the inner reinforcement panel with DL 950 advanced high strength steel as base stamping material.

  • Salt bath heat treatment is usually used but recently vacuum heat treatment is increased for the heat treatment of hot work die steels. The differences in two heat treatment processes were compared by testing the mechanical properties of heat treated products. With two different features of processes, mechanical properties such as hardness, tensile strength and impact strength of products show very different results. In this study salt bath heat treated products showed higher tensile strength and impact strength than vacuum heat treated products but hardness was not much different. These lower mechanical properties of vacuum heat treated products are due to differences in heating and quenching process.

A Study on the Microstructures and Mechanical Properties of Squeeze Cast High Strength Yellow Brass, Al Bronze and Sn Bronze Alloys (고강도 황동, 알루미늄 청동 및 인청동합금의 용탕단조 조직과 기계적 성질에 관한 연구)

  • The microstructures and mechanical properties of high strength yellow brass, Al bronze and Sn bronze alloys fabricated by gravity die casting and squeeze casting were investigated. A rapid cooling of casting was enhanced by pressure applied during solidification of Cu alloys, the cooling rate of casting was more great for high strength yellow brass alloy than other Cu alloys. Grain size and phases of the squeeze cast products become refined to 1/2 level compared to gravity die castings. Squeeze cast Al bronze and high strength yellow brass has about 10-20% higher yield and tensile strength and slighter decreased or nearly same elongation, compared to gravity die cast ones. Sn bronze has nearly same strength and hardness, but shows increased in elongation, compared to gravity die cast ones.
