Chemical Mechanical Polishing (CMP) has become an essential step in the overall semiconductor wafer fabrication technology. In general, CMP is a surface planarization method in which a silicon wafer is rotated against a polishing pad in the presence of slurry under pressure. The polishing pad, generally a polyurethane-based material, consists of polymeric foam cell walls, which aid in removal of the reaction products at the wafer interface. It has been found that the material removal rate of any polishing pad decreases due to the so-called 'pad glazing' after several wafer lots have been processed. Therefore, the pad restoration and conditioning has become essential in CMP processes to keep the urethane polishing pad at the proper friction coefficient and to allow effective slurry transport to the wafer surface. Diamond pad conditioner employs a single layer of brazed bonded diamond crystals. Due to the corrosive nature of the polishing slurry required in low pH metal CMP such as copper, it is essential to minimize the possibility of chemical interaction between very low pH slurry (pH <2) and the bond alloy. In this paper, we report an exceptional protective coated conditioner for in-situ pad conditioning in low pH Cu CMP process. The protective Cr-coated conditioner has been tested in slurry with pH levels as low as 1.5 without bond degradation.
Recently, CMP (Chemical Mechanical Polishing) is one of very important processing in semiconductor technology because of large integration and application of design role. CMP is a planarization process of wafer surface using the chemical and mechanical reactions. One of the most important components of the CMP system is the polishing pad. During the CMP process, the pad itself becomes smoother and glazing. Therefore it is necessary to have a pad conditioning process to refresh the pad surface, to remove slurry debris and to supply the fresh slurry on the surface. Machinble Ceramics have some excellent properties as the material for the mechanical components. It is, however, very difficult to grind ceramics with high efficiency because of their high strength, hardness and brittleness. Lapping used diamond slurry and lapping by in-process electrolytic dressing is developed to solve this problem. On this paper, a comparative study of processing ability of lapping used diamond slurry and lapping by in-process electrolytic dressing.
The growth of nanocrystalline diamond films on a p-type poly silicon substrate was studied using microwave plasma chemical vapor deposition method. A 6 mm thick poly silicon plate was mirror polished and scratched in an ultrasonic bath containing slurries made of 30 cc ethanol and 1 gram of diamond powders having different sizes between 5 and 200 nm. Upon diamond deposition, the specimen scratched in a slurry with the smallest size of diamond powder exhibited the highest diamond particle density and, in turn, fastest diamond film growth rate. Diamond deposition was carried out applying different DC bias voltages (0, -50, -100, -150, -200 V) to the substrate. In the early stage of diamond deposition up to 2 h, the effect of voltage bias was not prominent probably because the diamond nucleation was retarded by ion bombardment onto the substrate. After 4 h of deposition, the film growth rate increased with the modest bias of -100 V and -150 V. With a bigger bias condition(-200 V), the growth rate decreased possibly due to the excessive ion bombardment on the substrate. The film grown under -150V bias exhibited the lowest contact angle and the highest surface roughness, which implied the most hydrophilic surface among the prepared samples. The film growth rate increased with the apparent activation energy of 21.04 kJ/mol as the deposition temperature increased in the range of $300{\sim}600^{\circ}C$.
Freestanding hydride vapor phase epitaxy grown GaN(Gallium Nitride) substrates subjected to various polishing methods were characterized for their surface and subsurface conditions, Although CMP(Chemical Mechanical Polishing) is one of the best approaches for reducing scratches and subsurface damages, the removal rate of Ga-polar surface in CMP is insignificant($0.1{\sim}0.3{\mu}m$/hr) as compared with that of N-polar surface, Therefore, conventional MP(Mechanical Polishing) is commonly used in the GaN substrate fabrication process, MP of (0001) surface of GaN has been demonstrated using diamond slurries with different abrasive sizes, Diamond abrasives of size ranging from 30nm to 100nm were dispersed in ethylene glycol solutions and mineral oil solutions, respectively. Significant change in the surface roughness ($R_a$ 0.15nm) and scratch-free surface were obtained by diamond slurry of 30nm in mean abrasive size dispersed in mineral oil solutions. However, MP process introduced subsurface damages confirmed by TEM (Transmission Electronic Microscope) and PL(Photo-Luminescence) analysis.
현재 결정질 태양전지에서 웨이퍼 가공은 대부분 슬러리 분사 방식의 다중 와이어를 이용한 방법이 사용되고 있다. 이와 같은 슬러리 분사 방식의 웨이퍼 가공은 가공속도가 낮아 생산성이 떨어지는 단점이 있을 뿐만 아니라 금속 재질의 와이어와 실리콘 블록의 직접적인 마찰에 의하여 웨이퍼 표면의 금속 불순물에 의한 오염이 발생되는 단점이 있다. 뿐만 아니라 와이어와 실리콘 블록간의 직접적인 마찰로 인하여 와이어가 빨리 마모되며, 이로 인하여 일회성의 와이어를 사용하게 되면서 제조원가는 상승하게 된다. 반면에 다이아몬드 입자가 코팅된 와이어를 이용하여 실리콘 웨이퍼를 가공하게 되면, 가공속도가 기존 슬러리 분사방식보다 빠르며, 공정진행에 따른 와이어의 마모율이 적어 와이어의 재사용에 의한 제조원가 절감이 가능하다. 따라서 이와 같은 다이아몬드 입자가 코팅된 와이어를 이용하여 가공하는 기술은 슬러리 분사방식에 비하여 더 효율적이라 할 수 있다. 본 연구에서는 슬러리 분사방식으로 가공된 웨이퍼와 다이아몬드 코팅된 와이어로 가공된 웨이퍼의 표면특성에 대하여 분석하고 셀 공정에 영향을 미치는 것에 대하여 설명하고자 한다. 또한, 다이아몬드 와이어로 가공된 웨이퍼를 활용하기 위한 셀 공정의 개선방향에 대하여 제안하고자 한다.
디바이스의 고집적화로 인한 다층 배선구조로 인해 초점심도가 중요해짐에 따라 표면의 평탄도가 디바이스에 매우 큰 영향을 주게 되어, 표면의 평탄도를 결정지어주는 CMP(Chemical Mechanical Polishing) 공정이 매우 중요한 요소가 되었다. CMP 공정에는 슬러리, 연마패드, 컨디셔닝 디스크와 같은 소모품들이 사용된다. 이러한 소모품 중 하나인 컨디셔닝 디스크를 이용한 컨디셔닝 공정은 CMP 공정이 끝난 후 패드의 기공과 groove 내에 잔류 하는 화학반응물이나 슬러리와 같은 잔유물들을 컨디셔닝 디스크 표면에 부착되어 있는 다이아몬드를 이용하여 제거 함으로써 연마율을 높이고, 연마 패드의 수명을 증가 시켜주는 역할을 한다. 컨디셔닝 공정을 실시함으로써 연마 패드의 수명이 연장되기 때문에 경제적인 부분에서도 큰 이점을 가지게 된다. 본 연구에서는 이러한 CMP 공정에서 중요한 역할을 하는 소모품 중 하나인 컨디셔닝 디스크 표면에 존재하는 다이아몬드의 밀도, 형상 그리고 크기에 따라 연마 패드의 회복력 변화를 알아봄으로써 효율적인 컨디션닝 디스크의 특성을 평가해 보았다.
다이아몬드 입자를 전착한 와이어를 사용하여 실리콘 잉곳을 슬라이싱 하는 방식은 기존의 슬러리를 사용하는 방식과 달리 절단매체인 실리콘카바이드를 사용하지 않기 때문에 웨이퍼링 후에 발생하는 슬러지에 함유되어 있는 고형분의 대부분은 잉곳으로부터 분리되어 나온 실리콘 성분으로 구성되어 있다. 따라서 슬러지에 함유되어 있는 액상성분만 제거하여도 어렵지 않게 90% 이상의 순도를 가지는 실리콘을 회수할 수 있는 이점이 있다. 본 연구에서 다이아몬드 와이어 쏘잉 방식에서 배출된 슬러지로부터 오일 성분을 제거하여 고품위 실리콘 분말을 회수하였으며, 성형 및 소결공정을 통하여 실리콘에 포함되어 있는 유기물을 포함한 금속불순물을 제거하고, 미분체 실리콘의 산화가 용이한 점을 활용하여 열산화 공정으로 3N급 순도의 실리카를 제조하였다.
