A Study of Properties of 3C-SiC Films deposited by LPCVD with Different Films Thickness

  • The electrical properties and microstructure of nitrogen-doped poly 3C-SiC films were studied according to different thickness. Poly 3C-SiC films were deposited by LPCVD(low pressure chemical vapor deposition) at $900^{\circ}C$ and 4 Torr using $SiH_2Cl_2$ (100 %, 35 sccm) and $C_2H_2$ (5 % in $H_2$, 180 sccm) as the Si and C precursors, and $NH_3$ (5 % in $H_2$, 64 sccm) as the dopant source gas. The resistivity of the 3C-SiC films with $1,530{\AA}$ of thickness was $32.7{\Omega}-cm$ and decreased to $0.0129{\Omega}-cm$ at $16,963{\AA}$. In XRD spectra, 3C-SiC is so highly oriented along the (1 1 1) plane at $2{\theta}=35.7^{\circ}$ that other peaks corresponding to SiC orientations are not presented. The measurement of resistance variations according to different thickness were carried out in the $25^{\circ}C$ to $350^{\circ}C$ temperature range. While the size of resistance variation decreases with increasing the films thickness, the linearity of resistance variation improved.

The Deposition and Characteristics of Ni Thin Films according to Annealing Conditions for the Application of Thermal Flow Sensors

  • In this work, Ni thin films with different thickness from $1,523{\AA}\;to\;9,827{\AA}$ were deposited for the application of micro thermal flow sensors by a magnetron sputtering and oxidized through annealing at $450^{\circ}C$ with increasing annealing time. The initial variation of resistivity decreased radically with increasing films thickness, then gradually stabilizes as the thickness increases. The resistivity of Ni thin films with $3,075{\AA}$ increased suddenly with increasing annealing time at $450{\circ}C$, then gradually stabilizes as the thickness increases after the annealing time 9 h. In case of $3,075{\AA}\;and\;9,827{\AA}$ films, the average of TCR values, measured for the operating temperature range of $0^{\circ}C\;to\;180^{\circ}C$, were $2,413.1ppm/^{\circ}C\;and\;4,438.5ppm/^{\circ}C$, respectively. Because of their high resistivity and very linear TCR, Ni oxide thin films are superior to pure Ni and Pt thin films for flow and temperature sensor applications.

A New Naked Oat Cultivar for Human Food, "Daeyang" with High-Yielding and Good-Quality (조숙 대립 양질 다수성 식용 쌀귀리 "대양")

  • A new naked oat cultivar Daeyang (Avena sativa L.) was developed by Department of Rice and Winter Cereal Crop, NICS, RDA in 2007. It was derived from a cross between 'FLX446-1-84-Q1'. and 'SO92004-B-3-3-5-7'. The FLX446-1-84-Q1, a naked oat cultivar from USA, is early heading and has good seed quality, while the SO92004-B-3-3-5-7, a covered oat breeding line, has a high yield with large grain. Subsequent generations were handled in a bulk method and pedigree selection program, and the SO97013-B-16-4 was selected based on agronomic performance in 2001. The line showed both high yield and good husking rate of seed in the yield trial tested at Suwon from 2002 to 2003, being designated as Gwiri51. The Gwiri51 was subsequently evaluated for winter hardiness, earliness, and yield in four locations, Gimje, Iksan, Jeongeup, and Jinju, from 2004 to 2007 and was designated as "Daeyang" and released. Its heading date was May 8 and maturing time was June 14 in a paddy field condition. The new cultivar Daeyang had 97 cm of culm length and 25.2 cm of spike length, 644 spikes per $m^2$, 65 grains per spike, 30.3 g of 1,000-grain weight, and 635 g of test weight. Daeyang showed better winter hardiness than that of the check cultivar 'Sunyang', and similar seed quality to the check cultivar in respect to percent content crude protein and $\beta$-glucan. However, it showed higher husking rate than the check cultivar. Grain yield of Daeyang in the regional yield trial for 4 years were averaged 4.18 MT $ha^{-1}$, which was 20% higher than that of the check cultivar Sunyang. Fall sowing cropping is recommended only in a south area where daily minimum mean temperatures are averaged higher than $-4^{\circ}C$ in January, and should be excluded in mountain area where frost damage is presumable.

HOMOGENEOUS SOLUTION FOR SW LACERTAE

  • We have analyzed collected photoelectric light curves for light variations of SW Lac. The method of Fourier analysis was adopted to quantify the light variation from season to season. We found the linear relation between the Fourier coefficient, B1 and the magnitude difference between two maxima. The total light of the system has been decreased as much as 0m.04 during approxiamately 20 years time interval. Photoelectric parameters including spot parameters for all light curves were obtained by the method of the Wilson and Devinney differential correction in order to secure the variations of parameters from season to season. SW Lac, not like RS CVn type stars, required to adjust all parameters as well as spot parameters for a reasonable fit to the observations of each epoch. A surface temperature of cooler star is one of the most sensitive parameters to affect a shape of light curve of SW Lac. We conclude that the shape of light curve of SW Lac varies even during one season as well as season to season. The light curve is mainly caused by inhomogeneous surface temperature due to strong chromospheric activity of the system.

  • 본 논문에서는 polyimide를 감습물질로 한 정전용량형 정밀습도센서를 개발하여 실용화한 결과를 보고한다. 유리기판에 제작된 습도센서는 상대습도 11%RH${\sim}$96%RH 범위에서 다음과 같은 특성을 나타내었다. 감도; 0.5689 pF/%RH, 비선형성; 1.5%RH 미만, 히스테리시스; 약 1.5%RH, 감도특성의 온도 의존성; 0.08pF/$^{\circ}C$, 주파수 특성; 10, 100kHz에서 직선적.

The Fabrication by using Surface MEMS of 3C-SiC Micro-heaters and RTD Sensors and their Resultant Properties

The resistivity of the poly SiC films with a 1,530 ${\AA}$ thickness was 32.7 ${\Omega}-cm$ and decreased to 0.0129 ${\Omega}-cm$ at 16,963 ${\AA}$. The measurement of the resistance variations at different thicknesses were carried out within the $25^{\circ}C$ to $350^{\circ}C$ temperature range. While the size of the resistance variation decreased when the films thickness increased, the linearity of the resistance variation improved. Micro heaters and RTD sensors were fabricated on a $Si_3N_4$ membrane by using poly 3C-SiC with a 1um thickness using a surface MEMS process. The heating temperature of the SiC micro heater, fabricated on 250 ${\mu}m$${\times}$250 ${\mu}m$ $Si_3N_4$ membrane was $410^{\circ}C$ at an 80 mW input power. These 3C-SiC heaters and RTD sensors, fabricated by surface MEMS, have a low power consumption and deliver a good long term stability for the various thermal sensors requiring thermal stability.

A New Soy-paste Soybean Cultivar, 'Daeyang' with Disease Resistance, Large Seed and High Yielding (장류용 내병 대립 다수성 신품종 '대양')

  • A new soybean cultivar for soy-paste, 'Daeyang', was developed from the cross among 'Jangyeobkong', 'Hwaeomputkong' and 'Suwon192' by the soybean breeding team at the National Institute of Crop Science (NICS) in 2007. A promising line, SS97214-80-1, was selected and named this line 'Milyang163'. It was prominent and had good result from regional adaptation yield trials (RYT) for three years from 2005 to 2007 and released as the name of 'Daeyang'. It has a determinate growth habit, purple flower, grey pubescence, yellow seed coat, yellow hilum, large spherical seed (25.2 g per 100 seeds). 'Daeyang' is resistant to soybean mosaic virus and moderately resistant to bacterial pustule, the major soybean disease in Korea. The average yield of 'Daeyang' was 2.58 ton per hectare in the regional yield trials (RYT) carried out for three years from 2005 to 2007 which was 3 percent higher than the check variety, 'Taekwang'.

Development of 3 - Dimensional Ultrasonic Wind Direction Anemometer Measurement Technique Using Time Division Method (시분할 방식을 이용한 3차원 초음파 풍향풍속계 측정기술 개발)

  • The three dimensional ultrasonic anemometer was constructed to reduce the disadvantages of the two-dimensional anemometer and to be free from the use environment. Three pairs of transmitting and receiving ultrasonic sensors were designed to face each other at an angle of $45^{\circ}$ to the upper and lower surfaces at intervals of $120^{\circ}$. 200 kHz ultrasonic sensor Oscillation, transmission and reception, level detection, power supply circuit were designed and U, V, W wind speed vector components were obtained by measuring the time of first received ultrasonic pulse by transmitting pulse ultrasound. It is implemented as firmware in ARM Coretex-M3 processor so that horizontal and vertical wind direction and wind speed can be converted into digital signal by vector calculation. In this study, The three-dimensional ultrasonic anemometer can complement the disadvantages of the two-dimensional anemometer (mechanical and ultrasonic), and it is expected to gradually replace the two-dimensional anemometer due to its high utilization rate by collecting additional information such as vertical wind.

Hydraulic Performance of Francis Turbine with Various Discharge Angles (유출각 변화에 따른 프란시스 수차 성능해석)

  • In this study, we have numerically investigated the hydraulic efficiency with various values of discharge angle($11^{\circ}$, $12^{\circ}$, $14^{\circ}$, $15^{\circ}$, $17^{\circ}$, $18^{\circ}$, $20^{\circ}$) in the Francis turbine of hydropower generation under 15MW with fixed values of head range of 151m and flow rate($10.97m^3/s$). We also conducted the numerical analysis with constant inlet angle in the Francis turbine using the commercial code, ANSYS CFX. Hydraulic characteristics for different values of the runner blade angle are investigated. The results showed that the change of discharge angles significantly influenced on the performance of the turbine hydraulic efficiency.
