Sub-0.1㎛ MOSFET의 게이트전압 종속 캐리어 속도를 위한 정확한 RF 추출 방법 (Accurate RF Extraction Method for Gate Voltage-Dependent Carrier Velocity of Sub-0.1㎛ MOSFETs in the Saturation Region)

  • Sub-$0.1{\mu}m$로 스케일이 감소함에 따라 기생 저항 효과가 크게 발생되는 dc Ids 측정 데이터 없이 측정 S-파라미터로부터 얻어진 RF Ids를 사용하여 벌크 MOSFET의 포화영역에서 게이트 전압 종속 유효 캐리어 속도를 추출하는 새로운 방법이 개발되었다. 이 방법은 바이어스 종속 기생 게이트-소스 캐패시턴스와 유효 채널 길이의 복잡한 추출 없이 포화영역의 유효 캐리어 속도를 추출할 수 있게 한다. 이러한 RF 기술을 사용하여 벌크 포화 속도를 초과하는 전자 속도 overshoot 현상이 $0.065{\mu}m$ 게이트 길이의 벌크 N-MOSFET에서 관찰되었다.

  • Highly stable amorphous indium.gallium.zinc-oxide (a-IGZO) thin-film transistors (TFTs) were fabricated with an etchstopper and via-hole structure. The TFTs exhibited 40 $cm^2$/V s field-effect mobility and a 0.21 V/dec gate voltage swing. Gate-bias stress induced a negligible threshold voltage shift (${\Delta}V_{th}$) at room temperature. The excellent stability is attribute to the via-hole and etch-stopper structure, in which, the source/drain metal contacts the active a-IGZO layer through two via holes (one on each side), resulting in minimized damage to the a-IGZO layer during the plasma etching of the source/drain metal. The comparison of the effects of the DC and AC stress on the performance of the TFTs at $60^{\circ}C$ showed that there was a smaller ${\Delta}V_{th}$ in the AC stress compared with the DC stress for the same effective stress time, indicating that the trappin of the carriers at the active layer-gate insulator interface was the dominant degradation mechanism.

온도변화에 따른 LDMOS의 전류변동 억제에 관한 연구 (A Study of Suppression Current for LDMOS under Variation of Temperature)

  • In this paper, the power amplifier using active bias circuits for LDMOS(Lateral Diffused Metal Oxide Semiconductor) MRF-21180 is designed and fabricated. According to change the temperature, the gate voltage of LDMOS is controlled by the fabricated active bias circuits which is made of PNP transistor to suppress drain current. The driving amplifier using MRF-21125 and MRF-21060 is made to drive the LDMOS MRF-21180 power amplifier. The variation of current consumption in the fabricated 60 watt power amplifier has an excellent characteristics of less than 0.1 A, whereas a passive biasing circuit dissipates more than 0.5 A. The implemented power amplifier has the gain over 9 dB, the gain flatness of less than $\pm$0.1 dB and input and output return loss of less than -6 dB over the frequency range 2.11 $\sim$ 2.17 GHz. The DC operation point of this power amplifier at temperature variation 0 $^{\circ}C$ to 60 $^{\circ}C$ is fixed by active bias circuit.

Unusual Electrical Transport Characteristic of the SrSnO3/Nb-Doped SrTiO3 Heterostructure

  • An all-perovskite oxide heterostructure composed of SrSnO3/Nb-doped SrTiO3 was fabricated using the pulsed laser deposition method. In-plane and out-of-plane structural characterization of the fabricated films were analyzed by x-ray diffraction with θ-2θ scans and φ scans. X-ray photoelectron spectroscopy measurement was performed to check the film's composition. The electrical transport characteristic of the heterostructure was determined by applying a pulsed dc bias across the interface. Unusual transport properties of the interface between the SrSnO3 and Nb-doped SrTiO3 were investigated at temperatures from 100 to 300 K. A diodelike rectifying behavior was observed in the temperature-dependent current-voltage (IV) measurements. The forward current showed the typical IV characteristics of p-n junctions or Schottky diodes, and were perfectly fitted using the thermionic emission model. Two regions with different transport mechanism were detected, and the boundary curve was expressed by ln I = -1.28V - 13. Under reverse bias, however, the temperature- dependent IV curves revealed an unusual increase in the reverse-bias current with decreasing temperature, indicating tunneling effects at the interface. The Poole-Frenkel emission was used to explain this electrical transport mechanism under the reverse voltages.

  • rf PECVB법을 이용하여 붕규산 유리 기판 위에 diamond like carbon(DLC) 박막을 증착하였다. 메탄(CH$_4$)-수소(H$_2$) 혼합 가스를 전구체 가스로 사용하였다. DLC 박막의 형상, 구조 및 광학적 특성은 SEM, 라만 및 UV 스펙트럼으로 분석하였다. 증착 속도는 혼합 가스의 수소 농도에 따라 증가하다가, 혼합 가스 유량이 25 sccm 이상에서는 일정하게 되었다. UV스펙트럼으로 계산한 박막의 optical band gap은 증착 시간과 DC serf bias의 증가에 따라 감소하는 경향을 나타냈으나, 수소함량에 의해서는 거의 영향이 없었다. 박막의 투과율에 가장 큰 영향을 미치는 인자는, 특히 자외선 영역과 가시광선 영역에서, bias 전압이었다.

  • Metal-organic chemical vapour deposition (MOCVD)법으로 성장된 $In_{0.5}(Ga_{1-x}Al_x)_{0.5}P$/GaAs 이중 이종접합 구조의 특성을 contactless electroreflectance (CER) 분광법으로 조사하였다. CER 측정은 변조전압($V_{ac}$), 온도 및 dc 바이어스 전압($V_{bias}$)의 함수로 수행하였다. 상온에서는 5개의 신호가 관측되었는데, 이 신호들은 각각 GaAs, $In_{0.5}Ga_{0.5}P$, $In_{0.5}(Ga_{0.73}Al_{0.27})_{0.5}P$, $In_{0.5}(Ga_{0.5}Al_{0.5})_{0.5}P$$In_{0.5}(Ga_{0.2}Al_{0.8})_{0.5}P$ 전이에 관련된 것이다. CER 스펙트럼의 온도 의존성으로부터 Varshni 계수 및 평탄인 자를 구하였다. 그리고 인가전압에 따른 신호의 진폭은 순방향 바이어스 전압 인가시 점차로 감소하나, 역방향 바이어스 전압 인가시에는 반대의 경향을 보였다.

  • 능동 filter에 쓰에는 Gyrator를 구성하여 그 특성을 ECAP(Electronic Circuit Analysis Program)로써 해석하였고 그 결과로 나타난 문제점을 해결하고 특성을 개선하기 위한 조치로서 Colletor 측의 저항을 높이기 위하여 정전류전원회로를 이용하여 전원전압을 줄이고 ECAP로써 해석하여 그 조치가 정당함을 확인하였다.

  • In this paper, a modified multi-level convert for low cost high speed switched reluctance (SR) drive is proposed The proposed multi-level converter has reduced number of power switches and diodes than that of a conventional asymmetric converter for SRM, and lower voltage rating of the dump capacitor comparing with energy efficient c-dump converter. It can supply five operating modes that is boosted, DC-link, zero, negative bias and negative boosted voltage. The proposed multi-level converter has fast excitation and demagnetization modes of phase current, so dynamic response can be achieved. The proposed multi-level converter is verified by computer simulation and experimental results.

  • A planar vibratory gyroscope using electrostatic actuation and electromagnetic detection is proposed. The gyroscope has large sensitivity and can be fabricated by using surface micrimachining, bulk micromachining and conventional machining technology. In this paper, the gyroscope and the electromagnetic detecting system equations are derived to determine the output characteristics for the planar vibratory gyroscope using electrostatic acturation and electromagnetic detection. The maximum output is obtained when the driving frequencyequals to the detecting frequency. The resonant frequencies of the resonator are determined by the beam stiffness, i.e. the material constants and spring dimensions. The dimensions of the beams are determined using the analytic vibration modelling. The expected resonant frequencies are 200Hz both and the sensitivity is 62mV/deg/sec with 4000 electronic circuit amplifying coefficient for an AC drive voltage of 3V bias voltage of 15V and DC field current of 50 mA.

  • We developed 1- and 2-dimensional fluid model for the analysis of a capacitively coupled Ar RF(Radio Frequency) glow discharge. This discharge is in pure Ar gas at the pressure 100[mTorr], frequency 13.56[MHz] and voltage amplitude 120[V}. This model is based on the equations of continuity and electron energy conservation coupled with Poison equation. 2-dimensional model is simulated on the condition of GEC(Gaseous Electronic Conference cell). The geometry of the discharge chamber and the electrodes used in the model is cylindrically simmetric; tow cylinders for the electrodes are surrounded by the grounded chamber. It is shown that 1-dimensional model is very useful on the understanding of RF glow discharge property and of the movement of charged particles. 2-dimensional model predicts off-axis maximum structure as in the experiments and has the results in qualitatively and quantitatively good agreement with the experiments. Effects of dc self-bias voltage, guard ring and reactor geometry is discussed.
