Characteristics of CuGa precursor deposited by sputter as Electron beam irradiation (Sputtering 방법을 이용하여 증착된 CuGa precursor의 전자빔조사에 따른 특성분석)

  • 최근에 에너지 자원의 고갈이 다가오는 상황에서 태양전지 분야가 주목받고 있으며 이에 대한 시장이 급격하게 확대되고 있다. 그러나 현재의 태양전지는 주를 이루고있는 실리콘태양전지의 경우 원재료 수급이 불안정하여 가격 변동이 심하다. 따라서 이를 대체할 2세대 태양전지인 박막형 태양전지의 연구가 활발히 이루어지고 있다. 박막형 태양전지 중에서도 주목받고 있는 것은 Cu(In,Ga)$Se_2$(CIGS)박막 태양전지이다. CIGS는 Ga의 농도에 따라 1.02~1.68eV의 다양한 에너지 밴드갭을 갖는 직접천이형 반도체 물질이다. 또한 $1{\times}10^5cm^{-1}$의 높은 광흡수계수를 가지고 있으며, $450{\sim}590^{\circ}C$의 고온공정에서도 매우 안정하여 열화현상이 거의 보이지 않아 박막형 광흡수층 재료로서 적합하다. 흡수층을 제조하는 방법은 여러 가지가 있지만, 본 연구에서는 균일성이 뛰어나고 원료사용효율이 높은 sputtering 방법을 사용하였다. 그리고 결정화하기위해서 유독기체를 사용하는 셀.렌.화. (selenization) 방법 대신 전자빔을 조사하는 방법을 채택하였다. sputtering을 통한 CIGS precursor을 제조하기위해 2~3개의 화합물target을 사용하는데, 대표적인 방법으로 동시에 sputtering하는 co-sputtering 방법과 각각의 단일 층을 쌓아 제조하는 stack형으로 분류된다. 본 연구는 CIGS precursor를 제조하기 앞서 CuGa 단일 층만을 제조하여 공정조건에 따른 박막을 제조하였다. 제조된 CuGa 단일층은 전자빔 처리에 따른 영향을 알아보기 위해 전자빔의 세기와 공정시간을 달리하여 특성을 알아보았다. 실험에서는 Cu:75wt%,Ga:25wt% 조성의 target을 사용하여 공정 압력을 각각 10~1mTorr로 변화시키며 실험을 실시하였으며 공정 power는 50W, 70W, 100W로 변화 시키며 실험을 실시하였다. 이때 실험의 초기진공은 turbo-molecular pump를 이용하여 $1{\times}10^{-6}torr$ 이하로 하였으며, Target과 기판사이의 거리는 모두 같은 조건으로 고정하여 실험을 실시하였다. 박막의 균일성을 증가시키기 위하여 5 rpm의 속도로 기판을 회전하였으며 기판 온도는 가열하지 않고 상온에서 전구체를 증착하였다. 그 후 전자빔의 세기를 고정 시킨 후 전자빔 조사 시간을 조절하여 전자빔 조사 전후의 특성을 각각 분석하였다. 전기적특성은 Hall effect, 4-point probe, 구조적 특성은 SEM,EDS, XRD, XRF 를 이용하여 분석하였다.

CdTe 두께에 따른 CdTe/ZnTe 나노구조의 운반자 동역학과 열적 활성화 에너지

  • 현재 반도체 나노구조는 단전자 트랜지스터, 레이저, LED, 적외선 검출기 등과 같은 고효율 광전자 소자에서의 응용을 위해 활발한 연구가 진행 되고 있다. 이러한 응용 분야를 위한 다양한 종류의 나노구조 성장이 광범위하게 시도 되고 있지만 주로 III-V 족 화합물 반도체에 대한 연구가 주를 이룬 반면 II-VI 족 화합물 반도체에 대한 연구는 아직 미흡하다. 하지만 II-VI 족 화합물 반도체는 III-V 족 화합물 반도체와 비교했을 때 더 큰 엑시톤 결합에너지(exciton binding energy)를 가지는 우수한 특성을 보이고 있으며 이러한 성질을 가지는 II-VI 족 화합물 반도체 중에서도 넓은 에너지 갭을 가지는 CdTe 양자점은 녹색 영역대의 광전자 소자로서 활용되고 있다. 본 연구에서는 분자 선속 에피 성장법(molecular beam epitaxy; MBE)과 원자 층 교대 성장법(atomic layer epitaxy; ALE)으로 CdTe 두께에 따른CdTe/ZnTe 나노구조의 광학적 특성을 연구하였다. 광루미네센스(photoluminescence; PL)를 통해 CdTe/ZnTe 나노구조에서 CdTe 두께에 따른 에너지 밴드와 열적 활성화 에너지를 관찰하였다. 또한 시분해 광루미네센스(Time-resolved PL)를 통해 CdTe 두께에 따른 CdTe/ZnTe 나노구조의 운반자 동역학을 조사하였다. 저온 광루미네센스 측정 결과 CdTe 두께가 증가할수록 각 샘플의 피크는 더 낮은 에너지 영역대로 이동하는 것을 관찰할 수 있다. 1.2 에서 2.0 ML로 증가할 때 광 루미네센스의 작은 적색편이를 관찰할 수 있는데, 이는 CdTe 양자우물에서 양자점으로의 구조적인 전이가 일어남에 따라 구속효과가 증가하였기 때문이다. 또한 2.0 에서 3.6 ML까지 CdTe 두께가 증가할 때 측정된 적색편이 현상은 양자점의 사이즈 증가함에 따른 것이다. 마지막으로 3.6 에서 4.4 ML로 CdTe 두께가 증가할 때 큰 적색편이 현상을 볼 수 있는데 이는 CdTe 양자점에서 양자세선으로의 구조적 전이에 따라 구속효과가 증가하였기 때문이다. 온도 의존 광루미네센스(Temperature-dependent PL) 측정 결과 1.2 와 3.0 ML 두께의 CdTe/ZnTe 나노구조에서 구속된 전자의 열적 활성화 에너지가 18 과 35 meV로 관찰되었다. 3.0 ML CdTe/ZnTe 나노구조에서 가장 큰 열적 활성화 에너지를 갖는 것은 양자점의 균일도가 좋아지고 저차원 나노구조로의 구조적 전이가 일어나면서 운반자 구속효과에 다른 쿨롱 상호작용이 증가하였기 때문이다.

Analytical Characteristics of Electron Spin Resonance for Identifying Irradiated Ramen Soup with Radiation Sources (방사선 조사된 라면수프의 조사선원에 따른 전자스핀공명 분석특성)

  • The identification characteristics of irradiated commercial Ramen soup were investigated depending on radiation sources and doses by electron spin resonance (ESR) spectroscopy. Two commercial powder soups (RS-1, RS-2) were irradiated at 0 to 20 kGy under ambient conditions by both a Co-60 gamma irradiator and an electron beam (EB) accelerator, respectively. Crystalline sugar-induced multi-component signals with g-values of 2.010/2.011, 2.006, 2.002 and 1.999 were detected in the irradiated Ramen soup (RS-1, RS-2), whereas $Mn^{2+}$ signals were observed in non-irradiated samples, thereby distinguishing each other. Under the same analytical conditions, the intensity of ESR signals was higher in EB-irradiated samples than the gamma-irradiated ones. Determination coefficients ($R^2$) between irradiation doses and corresponding ESR responses were above 0.9665 in all the samples, and the magnetic field of specified g-value remained constant. The predominant ESR signals of $g_2$ (2.010-2.011) and $g_3$ (2.002) increased with corresponding doses of irradiation ($R^2$= 0.9750-0.9981).

A Study on the Detection Ability of Minute Lesions in X-ray Using the Molybdenum Target (Molybdenum 저지극을 이용한 X-ray의 미세병소 검출능력에 관한 연구)

  • Beam quality is determined according to Xray tube's target material. In a range of between 22 kVp and 28 kVp, molybdenum target generates the characteristics energy between the average 17.9 kVp and 19.5 kVp, which produces the high contrast image of the breast. In this study, we used the Mo/Mo combination breast device and ALVIM TRM phantom and measured the detection ability of the minute lesion in the breast imaging throughout analyzing ROC curves. Assuming that an average subject thickness of the breast is 40 mm, the detection ability was not dependent on the kVp changes in a while dependent on both the mAs and thickness change. We can assure that it is not needed to increase the kVp for the imaging of breast which thickness is within the mean range of 40 mm.

Enhancement of light extraction efficiency in vertical light-emitting diodes with MgO nano-pyramids structure

  • GaN-based light-emitting diodes (LEDs) are attracting great interest as candidates for next-generation solid-state lighting, because of their long lifetime, small size, high efficacy, and low energy consumption. However, for general illumination applications, the external quantum efficiency of LEDs, determined by the internal quantum efficiency (IQE) and the light extraction efficiency, must be further increased. The IQE is determined by crystal quality and epitaxial layer structure and high value of IQE more than 70% for blue LEDs have been already reported. However, there is much room for improvement of light extraction efficiency because most of the generated photons from active layer remain inside LEDs by total internal reflection at the interface of semiconductor with air due to the high refractive index difference between LEDs epilayer (for GaN, n=2.5) and air (n=1). The light confining in LEDs will be reabsorbed by the metal electrode or active layer, reducing the efficacy of LEDs. Here, we present the first demonstration of enhanced light extraction by forming a MgO nano-pyramids structure on the surface of vertical-LEDs. The MgO nano-pyramids structure was successfully fabricated at room temperature using conventional electron-beam evaporation without any additional process. The nano-sized pyramids of MgO are formed on the surface during growth due to anisotropic characteristics between (111) and (200) plane of MgO. The ZnO layer with quarter-wavelength in thickness is inserted between GaN and MgO layers to increase the critical angle for total internal reflection, because the refractive index of ZnO (n=1.94) could be matched between GaN (n=2.5) and MgO (n=1.73). The MgO nano-pyramids structure and ZnO refractive-index modulation layer enhanced the light extraction efficiency ofV-LEDs with by 49%, comparing with the V-LEDs with a flat n-GaN surface. The angular-dependent emission intensity shows the enhanced light extraction through the side walls of V-LEDs as well as through the top surface of the n-GaN, because of the increase in critical angle for total internal reflection as well as light scattering at the MgO nano-pyramids surface.

  • Total body irradiation (TBI) requires large radiation field and extended source to axis distance (SAD), therefore in needs large size treatment room and it needs compensators which components. Appropriate thickness beam spoiler should be used to raise skin dose. Treatment machine, photon energy, total dose, dose rate, dose fractionation, patient position, shield of normal tissues and organs were known to important parameters for TBI. TBI disturbes regular daily treatment schedule and significantly overloads Radiation on oncology departments and during the treatment session it requires accurate reproduction of radiation field and patient position. We were enable to TBI in small size treatment room and short SAD with parallel opposing lateral fields technique and achieved homogenious whole body dose distribution using pb compensators and controled lung dose by lung shield blocks. Drawing a patient shadow on the wall, we could shortened set up time and possible to accurate reproduction of radiation field and patient position.

Detection of Irradiation Treatment for Seasoned-Powdered Foods by Thermoluminescence Measurement (Thermoluminescence 측정에 의한 조미분말식품의 방사선 조사유무 확인)

  • Thermoluminescence measurements were applied to the detection of seasoned-powered foods such as shellfish extract powder, seasoned marine products, Ramen soup powder and sardine extract powder whether they are irradiated or not. Correlation coefficients $(R^2)$ between irradiation doses and corresponding TL responses were more than 0.5966 in all samples and 0.9500 in Ramen soup powder. TL threshold value was pre-established for the detection of unknown Ramen soup powders by verifying TL responses with a re-irradiation step. Threshold values were maximum 1.37 for the nonirradiated samples and minimum 6.06 for the 2.5 kGy-irradiated samples. The samples showing values between 1.37 and 6.06 were subjected to a re-irradiation step for their detection, which results were reconfirmed by enumerating the total bacterial load of the detected samples. Pre-established threshold values were successfully applicable to the detection of 167 coded unknown samples, both nonirradiated and irradiated with gamma or electron-beam energy. In the assessment of irradiated doses, three calibration curves were pre-established by plotting TL intensity versus applied doses, of which a quadratic equation was obtained for the potential estimation of irradiated doses with some variations from the real doses.

  • Recently, the growth in the propulsion power and propeller size of typical energy saving ships has resulted in severe damages of the oil-lubricated stern tube bearing. Consequently, a more rational analytical method for the design of the shafting system is required. In this paper an analytical method applicable to the design of the oil-lubricated stern tube bearing and shafting system is presented. The method consists of the finite element analysis of the shafting system and the oil film hydrodynamics. The shafting system is modeled as a three-dimensional problem using beam elements taking account for the steady components of thrust, lateral forces and moments of the propeller as well as the elastic foundation effects. The oil film hydrodynamics is modeled as a two-dimensional problem. Equal and retangular elements employing hourglass control method are used for the construction of the oil film fluidity matrix. To search the quasi-static equilibrium position between the propeller shaft and the oil film, an optimization technique is employed. Some numerical results based on the proposed method are compared with some measured and numerical data available. They show acceptable agreements with the data.

  • The bearing wall apartments which occupy the majority of multi-residential apartment buildings built in Korea, are known for having limited architectural plan flexibility, posing challenges in terms of maintenance and remodeling. The economic losses and environmental issues resulting from the reconstruction of bearing wall apartments are now accumulating to the extent that they are becoming a national concern. Multi-residential apartment buildings, which are now the dominant form of residence in Korea, must accommodate diverse customer needs and changes in life style. A new concept of Rahmen structure with architectural flexibility is Green Frame. GF multi-residence housing is expected to reduce construction costs and shorten the construction schedule by overcoming the shortcomings of conventional bearing wall apartments. This goal is consistent with the national policies that target the reduction of resource and energy consumption. In addition, GF will be established as a core contributor to achieving a reduction in $CO_2$ emissions, which will enable the sustainable growth of domestic construction industry, and address the low-carbon green growth drive implemented by the government.

In Vivo Dosimetry with MOSFET Detector during Radiotherapy (방사선 치료 중 MOSFET 검출기를 이용한 체표면 선량측정법)

  • In Vivo dosimetry is a method to evaluate the radiotherapy; it is used to find the dosimetric and mechanical errors of radiotherapy unit. In this study, on-line In Vivo dosimetry was enabled by measuring the skin dose with MOSFET detectors attached to patient's skin during treatment. MOSFET dosimeters were found to be reproducible and independent on beam directions. MOSFET detectors were positioned on patient's skin underneath of the dose build-up material which was used to minimize dosimetric error. Delivered dose calculated by the plan verification function embedded in the radiotherapy treatment planning system (RTPs), was compared with measured data point by point. The dependency of MOSFET detector used in this study for energy and dose rate agrees with the specification provided by manufacturer within 2% error. Comparing the measured and the calculated point doses of each patient, discrepancy was within 5%. It was enabled to verify the IMRT by using MOSFET detector. However, skin dosimetry using conventional ion chamber and diode detector is limited to the simple radiotherapy.
