4H-SiC Curvature VDMOSFET with 3.3kV Breakdown Voltage (3.3kV 항복 전압을 갖는 4H-SiC Curvature VDMOSFET)

  • In this paper, we analyzed the power MOSFET devices for high voltage and high current operation. 4H-SiC was used instead of Si to improve the static characteristics of the device. Since 4H-SiC has a high critical electric field due to wide band gap, 4H-SiC is more advantageous than Si in high voltage and high current operation. In the conventional VDMOSFET structure using 4H-SiC, the breakdown voltage is limited due to the electric field crowding at the edge of the p-base region. Therefore, in this paper, we propose a Curvature VDMOSFET structure that improves the breakdown voltage and the static characteristics by reducing the electric field crowding by giving curvature to the edge of the p-base region. The static characteristics of conventional VDMOSFET and curvature VDMOSFET are compared and analyzed through TCAD simulation. The Curvature VDMOSFET has a breakdown voltage of 68.6% higher than that of the conventional structure without increasing on-resistance.

  • In this paper, we study nonconstant warping functions on an Einstein warped product manifold $M=B{\times}_{f^2}F$ with a warped product metric $g=g_B+f(t)^2g_F$. And we consider a 2-dimensional base manifold B with a metric $g_B=dt^2+(f^{\prime}(t))^2du^2$. As a result, we prove the following: if M is an Einstein warped product manifold with a 2-dimensional base, then there exist generally nonconstant warping functions f(t).

  • We investigate the projectively flat warped product manifolds and study the geometric structure of the base space and its fibre. Specifically we find the conditions that the scalar curvature of the base space (B,g) vanishes if and only if f is harmonic on (B,g) and the fibre (F,$\bar{g}$) is a space of constant curvature.

  • In this paper, the trajectory scroll in 3-dimensional Minkowski space-time $E_1^3$ is given by a firmly connected oriented line moving with Cartan frame along curve. Some theorems and results between curvatures of base curve and distribution parameter of this surface are obtained. Moreover, some theorems and results related to being developable and minimal of this surface are given. And also, some relationships among geodesic curvature, geodesic torsion and the curvatures of base curve of trajectory scroll are found.

  • The Iwasawa decomposition NAK of the Lie group G = SO0(2, 1) with a left invariant metric produces Riemannian submersions G → N\G, G → A\G, G → K\G, and G → NA\G. For each of these, we calculate the curvature of the base space and the lifting of a simple closed curve to the total space G. Especially in the first case, the base space has a constant curvature 0; the holonomy displacement along a (null-homotopic) simple closed curve in the base space is determined only by the Euclidean area of the region surrounded by the curve.

The effect of impact with adjacent structure on seismic behavior of base-isolated buildings with DCFP bearings

  • Since the isolation bearings undergo large displacements in base-isolated structures, impact with adjacent structures is inevitable. Therefore, in this investigation, the effect of impact on seismic response of isolated structures mounted on double concave friction pendulum (DCFP) bearings subjected to near field ground motions is considered. A non-linear viscoelastic model of collision is used to simulate structural pounding more accurately. 2-, 4- and 8-story base-isolated buildings adjacent to fixed-base structures are modeled and the coupled differential equations of motion related to these isolated systems are solved in the MATLAB environment using the SIMULINK toolbox. The variation of seismic responses such as base shear, displacement in the isolation system and superstructure (top floor) is computed to study the impact condition. Also, the effects of variation of system parameters: isolation period, superstructure period, size of seismic gap between two structures, radius of curvature of the sliding surface and friction coefficient of isolator are contemplated in this study. It is concluded that the normalized base shear, bearing and top floor displacement increase due to impact with adjacent structure. When the distance between two structures decreases, the base shear and displacement increase comparing to no impact condition. Besides, the increase in friction coefficient difference also causes the normalized base shear and displacement in isolation system and superstructure increase in comparison with bi-linear hysteretic behavior of base isolation system. Totally, the comparison of results indicates that the changes in values of friction coefficient have more significant effects on 2-story building than 4- and 8-story buildings.

  • For performance-base design using nonlinear static analysis, it is required to predict the inelastic behavior of structural members accurately. In the present study, nonlinear numerical analysis was performed to develop the method describing the moment-curvature relationship of structural wall with boundary confinement. Through the numerical analysis, variations of behavioral characteristics and failure mechanism with the arrangement of vertical reiforcement and the length of boundary confinement were studied. Based on the findings, moment-curvature curves and curvature capacity for walls with a variety of re-bar arrangement was developed. By equalizing curvature capacity to demand, a design method which can determine the length of boundary confinement, was developed and for the effectiveness of boundary confinement and constructability, boundary confinement detail was proposed.

  • In this paper, we consider nonconstant warping functions on Einstein Lorentzian warped product manifolds $M=B{\times}_{f^2}F$ with an 1-dimensional base B which has a negative definite metric. As the results, we discuss that on M the resulting Einstein Lorentzian warped product metric is a future (or past) geodesically complete one outside a compact set.

On Ruled Surfaces with a Sannia Frame in Euclidean 3-space

  • In this paper we define a new family of ruled surfaces using an othonormal Sannia frame defined on a base consisting of the striction curve of the tangent, the principal normal, the binormal and the Darboux ruled surface. We examine characterizations of these surfaces by first and second fundamental forms, and mean and Gaussian curvatures. Based on these characterizations, we provide conditions under which these ruled surfaces are developable and minimal. Finally, we present some examples and pictures of each of the corresponding ruled surfaces.

  • In this study, firstly Smarandache ruled surfaces whose base curves are Smarandache curves derived from Frenet vectors of the curve, and whose direction vectors are unit vectors plotting Smarandache curves, are created. Then, the Gaussian and mean curvatures of the obtained ruled surfaces are calculated separately, and the conditions to be developable or minimal for the surfaces are given. Finally, the examples are given for each surface and the graphs of these surfaces are drawn.
