Influence of gas flow on structural and optical properties of ZnO submicron particles grown on Au nano thin films by vapor phase transport (가스 유입량이 기상이동법으로 금 나노박막위에 성장된 산화아연 입자에 미치는 영향)

  • ZnO submicron particles were grown on Au-catalyzed Si substrate by a vapor phase transport (VPT) growth process under different mixture gas ratio at growth temperature of $900^{\circ}C$. The structural and optical properties of the ZnO submicron particles were investigated by field-emission scanning electron microscopy (FE-SEM), X-ray diffraction (XRD), and photoluminescence (PL). The ZnO submicron particles could be clustered with the $O_2/Ar$ mixture gas ratio(%) higher than 10%, and it was mainly determined by the gas ambient. Particularly, when the $O_2/Ar$ mixture gas ratio was 30%, it was observed the ZnO submicron particles with diameters in the range of 125 to 500 nm and the narrowest full width at half maximum (FWHM) of XRD and PL spectra with $0.121^{\circ}$ and 92 meV, respectively. It was found that the structural and optical properties of the ZnO submicron particles were improved with increasing the $O_2/Ar$ mixture gas ratio through the XRD and PL spectra.

Fabrication and Sensing Capability of Cholesterol Sensors Based on ZnO Nanofibers (산화아연 나노섬유 기반 콜레스테롤 센서의 제작과 성능)

  • In the present work, ZnO nanofibers were applied to electrode materials for the detection of cholesterol. ZnO nanofibers were synthesized using the electrospinning technique with zinc acetate as a precursor. Electrospinning-synthesized ZnO nanofibers were uniformly distributed by properly controlling the electrospinning parameters. After the calcination treatment, nanofibers of pure ZnO phase were synthesized. Then, these fibers were successfully placed on Au-coated glass substrates by dispersion of ZnO nanofibers in ethanol, dropping, and drying, in sequence. Cholesterol oxidase was then immobilized onto the surface of the ZnO nanofibers. To enhance the immobilization, Nafion was additionally applied. The sensing performances of the fabricated ZnO nanofibers-based sensors were analyzed by cyclic voltammetry in terms of cholesterol concentration ranging from 100 to 400 mg/dl. In the I-V curves, measured by cyclic voltammetry, the ZnO nanofiber-based sensor showed a proportional current behavior with cholesterol concentrations in phosphate buffered saline solution. The sensitivity was measured and found to be $30.7nA/mM{\cdot}cm^2$, which is comparable to the values reported in the literature. After not only optimizing the shape of the ZnO nanofibers but also improving the adhesion nature between the ZnO nanofibers and the Au conducting layer, these fibers can be a good candidate for electrode materials in devices used to detect low concentrations of cholesterol in blood.

빛을 이용한 저항 변화 메모리 제어

  • 차세대 비휘발성 메모리 소자로서 각광받고 있는 저항 변화 메모리(resistive switching random access memory; ReRAM) 소자는 속도가 빠르고, 에너지 소모가 적으며, 고집적화를 이루기 용이하다는 강점을 보유하고 있다. 지금까지 저항변화 물질의 최적화를 위해 매우 다양한 물질들이 연구되고 있으며, 그 물질에 따라 스위칭 메커니즘 및 동작 방법이 다르게 보고되어 왔다. 하지만 저항변화 메모리의 스위칭 거동은 전형적인 전기적 제어 조건으로부터 구현되었기 때문에 한정된 소자 특성을 나타낼 수밖에 없었다. 본 연구에서는 새로운 메모리 제어 조건으로 빛을 이용함으로써 한정된 소자 특성으로부터 벗어나고자 하였다. 저항 변화 물질로 잘 알려진 ZnO를 표면적이 넓은 형태로 합성하기 위하여 hydrothermal 방법으로 FTO 기판 위에 수직하게 배열된 ZnO 나노와이어를 형성하고 그 위에 Au 상부 전극을 형성하여 금속-절연체-금속 소자 구조를 제작하였다. 본 연구에서는 전형적인 전기적 제어 조건에 더불어 빛의 입사 유무 조건을 바꿔가면서 Au/ZnO 나노와이어/FTO 소자의 저항 변화 특성을 평가 하였을 뿐만 아니라 전기적 인가 없이 오직 빛만으로 두 가지 안정한 저항 상태를 반복적으로 전환하는 특성을 유도하였다. 본 결과를 바탕으로 필라멘트 이론에 기초한 저항 변화 메커니즘을 설명하는 모델이 제시되었다.

플라즈마 처리를 통한 Flexible ZnO nanowire 발전기 제작 및 효율향상 연구

  • ZnO는 수열합성법을 통해 저온에서 단결정으로 성장할 수 있기 때문에 광전소자 및 압전소자로 응용되고 있으나, 성장된 ZnO nanowire 내부 산소 결함 및 표면에 OH기의 흡착에 의해 소자특성 저하를 발생시킨다. 본 연구에서는 ZnO의 결함의 최소화를 위해 Glass 기판에 수열합성법으로 성장된 ZnO nanowire를 ICP 플라즈마 장치를 이용하여 O2 25 sccm, Base Pressure $1.5{{\times}}10^{-3}$ Torr을 기준으로 파워와 시간에 따라 표면처리 하였다. 플라즈마 처리된 ZnO nanowire의 결함특성과 형상을 XPS와 FE-SEM를 통하여 분석하였으며, ZnO nanowire의 소자특성을 평가를 위해 Kapton Film/AZO/ZnO nanowire/PMMA/Au 구조의 발전기를 제작하였다. 150 W, 10 min에서 532.4 eV의 -OH결합이 최소화됨을 확인하였으며, 이를 이용하여 Flexible ZnO nanowire 발전기 제작 했을 경우 최대 Voltage 5 V, Current 156 nA 전기적 특성을 확인하였다.

Structural characteristics of ZnO nanostructures synthesized by the thermal evaporation method (열증착법으로 합성된 ZnO 나노 구조체의 구조적 특성)

  • ZnO nanowires were synthesized by the thermal evaporation method and their growth mechanisms were confirmed by the characterization of the structural features depending on the growth conditions. The increase of vaporization temperature accelerates the growth rate and morphologies of ZnO nanowires were drastically changed at the temperature over 1000$^{\circ}C$, because of changed $CO/CO_2$ partial pressure. Au particles play their role on growth of ZnO nanowire as catalyst at growth temperature over 700$^{\circ}C$. The synthesized ZnO nanowires exhibit blue emission at 380 nm.

Glucose Oxidase-Coated ZnO Nanowires for Glucose Sensor Applications

  • Well-aligned Zinc oxide (ZnO) nanowires were synthesized on silicon substrates by a carbothermal evaporation method using a mixture of ZnO and graphite powder with Au thin film was used as a catalyst. The XRD results showed that as-prepared product is the hexagonal wurzite ZnO nanostructure and SEM images demonstrated that ZnO nanowires had been grown along the [0001] direction with hexagonal cross section. As-grown ZnO nanowires were coated with glucose oxidase (GOx) for glucose sensing. Glucose converted into gluconic acid by reaction with GOx and two electrons are generated. They transfer into ZnO nanowires due to the electric force between electrons and the positively charged ZnO nanostructures in PBS. Photoluminescence (PL) spectroscopy was employed for investigating the movements of electrons, and the peak PL intensity increased with the glucose concentration and became saturated when the glucose concentration is above 10 mM. These results demonstrate that ZnO nanostructures have potential applications in biosensors.

Application of Diameter Controlled ZnO Nanowire Field Effect Transistors

  • ZnO nanowires have been fabricated by vapor-liquid-solidification with hot-walled pulsed laser deposition method. The diameter of ZnO nanowire has been systematically controlled simply by changing the thickness of Au catalyst. Field effect transistors with different diameter have been fabricated by using photolithography and e-beam lithography. The threshold voltage of ZnO nanowire FET showed enhanced mode and depleted mode depending on the diameter of ZnO nanowires. This is mainly due to the change of the carrier concentration depending on the size of nanowires. We have fabricated ZnO nanowire inverters using nanowire FETs. This simple method to fabricate ZnO nano-inverter will be useful to open the possibility of ZnO nanoelectronic applications.

Hydrogen sulfide gas sensing mechanism study of ZnO nanostructure and improvement of sensing property by surface modification

  • This study reports the hydrogen sulfide gas sensing properties of ZnO nanorods bundle and the investigation of gas sensing mechanism. Also the improvement of sensing properties was also studied through the application of ZnO heterstructured nanorods. The 1-Dimensional ZnO nano-structure was synthesized by hydrothermal method and ZnO nano-heterostructures were prepared by sonochemical reaction. Scanning electron microscopy (SEM) and X-ray diffraction (XRD) spectra confirmed a well-crystalline ZnO of hexagonal structure. The gas response of ZnO nanorods bundle sensor increased with increasing temperature, which is thought to be due to chemical reaction of nanorods with gas molecules. Through analysis of X-ray photoelectron spectroscopy (XPS), the sensing mechanism of ZnO nanorods bundle sensor was explained by well-known surface reaction between ZnO surface atoms and hydrogen sulfide. However at high sensing temperature, chemical conversion of ZnO nanorods becomes a dominant sensing mechanism in current system. In order to improve the gas sensing properties, simple type of gas sensor was fabricated with ZnO nano-heterostructures, which were prepared by deposition of CuO, Au on the ZnO nanorods bundle. These heteronanostructures show higher gas response and higher current level than ZnO nanorods bundle. The gas sensing mechanism of the heteronanostructure can be explained by the chemical conversion of sensing material through the reaction with target gas.

Improvement of UV Photoluminescence of Hydrogen Plasma Treated ZnO Nanowires (수소 플라즈마 처리된 산화 아연 나노선의 자외선 발광 특성향상)

  • ZnO nanowires were synthesized by vapor-liquid-solid (VLS) process using ZnO and graphite powders on the sapphire substrate coated with an Au film as a catalyst. ZnO nanowires had two prominent emission bands; i) near-band edge (NBE) emission band at 380 nm, and ii) a relatively stronger deep level (DL) emission band ($I_{NBE}/I_{DL}$ <1). In order for the ZnO nanowires to be utilized as an effective material for UV emitting devices, the photoluminescence intensity of NBE needs to be improved with the decreased intensity of DL. In the current study, hydrogen plasma treatment was performed to improve the photoluminescence characteristics of ZnO nanowires. With the hydrogen plasma treatment time of more than 120 sec, the extent of performance improvement was gradually decreased. However, the intensity ratio of NBE to DL ($I_{NBE}/I_{DL}$) was significantly improved to about 4 with a relatively short plasma treatment time of 90 sec, suggesting hydrogen plasma treatment is a promising approach to improve the photoluminescence properties of ZnO nanowires.

Controllability of Structural, Optical and Electrical Properties of Ga doped ZnO Nanowires Synthesized by Physical Vapor Deposition

  • The control of Ga doping in ZnO nanowires (NWs) by physical vapor deposition has been implemented and characterized. Various Ga-doped ZnO NWs were grown using the vapor-liquid-solid (VLS) method, with Au catalyst on c-plane sapphire substrate by hot-walled pulsed laser deposition (HW-PLD), one of the physical vapor deposition methods. The structural, optical and electrical properties of Ga-doped ZnO NWs have been systematically analyzed, by changing Ga concentration in ZnO NWs. We observed stacking faults and different crystalline directions caused by increasing Ga concentration in ZnO NWs, using SEM and HR-TEM. A $D^0X$ peak in the PL spectra of Ga doped ZnO NWs that is sharper than that of pure ZnO NWs has been clearly observed, which indicated the substitution of Ga for Zn. The electrical properties of controlled Ga-doped ZnO NWs have been measured, and show that the conductance of ZnO NWs increased up to 3 wt% Ga doping. However, the conductance of 5 wt% Ga doped ZnO NWs decreased, because the mean free path was decreased, according to the increase of carrier concentration. This control of the structural, optical and electrical properties of ZnO NWs by doping, could provide the possibility of the fabrication of various nanowire based electronic devices, such as nano-FETs, nano-inverters, nano-logic circuits and customized nano-sensors.
