Dielectric, Ferroelectric, Energy Storage, and Pyroelectric Properties of Mn-Doped (Pb0.93La0.07)(Zr0.82Ti0.18)O3 Anti-Ferroelectric Ceramics

  • In this study, the dielectric and polarization properties of manganese (Mn% = 0.0, 0.1, 0.2, 0.5) doped (Pb0.93La0.07)(Zr0.82Ti0.18)O3 (PLZT 7/82/18) anti-ferroelectric ceramics were studied for energy storage capacitor and pyroelectric applications. A systematic investigation demonstrated that the electric properties of PLZT 7/82/18 ceramics are affected significantly by the Mn-doping content. A maximum dielectric constant of ~ 2,128 at 1 kHz was found for 0.1% Mn-doped PLZT ceramics with a low dielectric loss of 0.018. The bipolar polarization versus electric field (P-E) hysteresis loops were traced for all compositions showing a typical anti-ferroelectric nature. The breakdown field was found to decrease with Mn-doping. The energy storage density and efficiency were found to be 460 J/㎤ and ~ 63%, respectively, for 0.2% Mn-doped PLZT ceramics. The pyroelectric coefficient of PLZT ceramics shows an increase based on the amount of Mn-doping.

  • In this study, we have analyzed structural analysis and measured ferroelectric characteristics of PZT thin films prepared by sol gel process with different sintering conditions and different Zr/Ti mot%. When the Zr mot% of PZT thin film was increased, it was found that the remanent. polarization and coercive field were decreased and increased, respectively. Also, the maxium dielectric constant of PZT(50/50) thin film was 786.8. We got double hysteresis(anti-fcrroelectric) curve from PbZrO$_{3}$ thin film. As heating rate goes up, pyrochlore phase of PZT thin film was decreased and dielectric and ferroelectric characteristics were improved. As a result of variation of sintering temperature and time 500.deg. C-800.deg. C and 5 sec.-8 hours, respectively, we got optimal sintering temperature and time. The optimium sintering temperature and time of conventional furnace method and rapid thermal processing method were 650.deg. C-700.deg. C for 30-60 minutes and 700.deg. C/20 seconds-2 minutes, respectively.

  • Electrically-induced strain and polarization studies of the (1-x)Pb(Mg1/3Nb2/3)O3-PbZrO3 crystalline solutions have been done. Dielectric constants with temperature were investigated for 0$\leq$x$\leq$0.95. With increasing PbZrO3 content the transition maxima were found to move to higher temperature region and DPT (Diffused Phase Transition) properties were decreased for x$\leq$0.60. Phase transition between ferroelectric states and antiferroelectric states was confirmed for 0.93$\times$10-3 for 0.4

  • 플라즈마를 이용한 유기금속 화학증착법에 의해 $Pt/Ti/SiO_{2}/Si$기판위에 $SrBi_{2}Ta_{2}O_{9}(SBT)$박막이 제조되었다. X-ray회절패턴, 미세구조 및 조성분석으로부터 Sr과 Ta bubbling 온도는 $120^{\circ}C$로 고정되었으며 Bi bubbling온도가 변화되었다. Bi bubbling 온도 $130^{\circ}C$에서 얻어진 SBT 박막의 유전상수 및 유전손실은 100kHz에서 각각 150과 0.02이며 누설전류 밀도는 20kV/cm 에서 약 $1.0{\times}10^{-8}A/cm^2$이었다. 이 조건에서 얻어진 SBT박막의 누설전류 특성은 poole-Frenkel기구에 의해서 지배된다. $550^{\circ}C$에서 annealing된 SBT박막의 잔류분극($_{2}P_{r}$)은 $9{\mu}C/cm^2$이며 항전계는 70kV/cm이었다.

  • 고밀도 고기능 전자기기의 발전과 고주파 이동통신의 증대에 따라 전자소자의 소형화, 집적화가 요구되고 있으며, 이는 전자소자의 박막화를 필요로 한다. 캐패시터, 인덕터는 전기 회로를 구성하는 기본적인 소자로서 그 응용 범위는 무수히 많으며, 따라서 이들 소자의 박막화는 전자소자의 소형화, 경량화에 큰 영향을 끼치리라 생각된다. 본 연구에서는 강자성 및 강유전 산화물 박막을 이용하여 인덕터, 캐터시터, LC 복합소자를 제조하였다. 고온 산화분위기에서 안정한 Au를 리프트 오프법으로 금속배선 패턴을 향상하였고, 스퍼터링, 화학기상증착법 등을 이용하여 산화물 박막을 증착하였다. 0.5-15GHz에서 network analyzer로 측정하고 Microwave Design System으로 분석한 결과 5nH의 인덕턴스, 10,000pF의 캐패스턴스, $10^{6}-10^{9}Hz$ 정도의 공진 주파수 값을 얻었다.
