Due to ELV banning, automotive electronics cannot use four kinds of heavy metal element (Pb, Hg, Cd, $Cr^{6+}$) from 2016. Therefore, this study was focused on degradation characteristics of Sn-3.0Ag-0.5Cu Lead-free solder joint with OSP and ENIG finsh under various reliability assessment method, as like to thermal shock test and high temeprature/high humidity test with test duration for cabin electronics. Also, we compared bonding strength degradation to other advanced research results of electronic control unit for engine room because of difference service temperature with mount location in automotive. Whisker growth phenomenon and mitigation method which were essentially consideration items for Pb-free car electronics were examined. Conformal coating is a strong candidate for mitigating whisker growth in automotive electronics. Necessary condition to adapt Pb-free in car electronics was shown.
Laser have been utilized as a heat source for the soldering of electronic components for the their capability of localized heating and faster heating rate. Laser soldering process, especially the diode laser soldering of BGA solderball was investigated. In this study, an attempt was made to investigate the possibility of laser soldering using Sn-37Pb and Sn-3Ag-0.5Cu solderball. The laser energy absorbed on the pad raised the temperature of the solderball forming a reflowed solder bump. The result were discussed based on the measurement of pull and shear strength of the bond.
Sn-base solder bump is mainly used in micro-joining for flip chip package. The quantity of intermetallic compounds that was formed between Cu pad and solder interface importantly affects reliability. In this research, micro-bump was fabricated by two binary electroplating and the intermetallic compounds(IMCs) was estimated quantitatively. When the micro Sn-Ag solder bump was made by electroplating, SiC powder was added in the plating solution for protecting of intermetallic growth. Then, the intermetallic compounds growth was decrease with increase of amount of SiC power. However, if the mount of SiC particle exceeds 4 g/L, the effect of the growth restraint decrease rapidly.
The ball shea. tests for ball grid array (BGA) and flip chip packages were carried out with different displacement rates to find out the optimum condition of the displacement rate for this test. The BGA packages consisted of two different kinds of solder balls (eutectic Sn-37wt.%Pb and Sn-3.5wt.%Ag) and electroplated Au/Ni/Cu substrate, whereas the flip chip package consisted of electroplated Sn-37Pb solder and Cu UBM. The packages were reflowed up to 10 times, or aged at 443 K up to 21 days. The variation of the displacement rate resulted in the variations of the shear properties such as shear force, displacement rate at break, fracture mode and strain rate sensitivity. The increase in the displacement rate led to the increase of the shear force and brittleness of solder joints.
In this study, the interfacial reactions and electrical properties of the Sn-35(wt%)Pb-2(wt%)Ag/Cu BGA solder joints after the thermal shock test were investigated with three different kinds of the underfill used commercially. The microstructural evolutions of the solder joints were observed using a scanning electron microscopy (SEM) and the electrical resistance of the solder joints were evaluated with the numbers of thermal shock cycle using the four-prove method. The increase in the $Cu_{6}Sn_{5}$ IMC thickness led to the increase in the electrical resistance with increasing the numbers of the thermal shock cycle. The increase in the electrical resistance of the BGA packages with the underfill was smaller than that without the underfill. The silica contained underfill led to the higher electrical resistance.
The purpose of this study was to investigate the interfacial elemental change when solding the Ni-Co-Cr dental removable partial denture alloy and Fe-Cr-Ni wrought wire alloy with Ag-Cu-Zu Silver solder, by EDXA, EPMA, to investigate the appropriateness of clinical usefullness for repair the fractured clasps of removable partial dentive. The result of this study was as follows: 1. The Ni element of major component of Ticonium penetrate into the silver solder 2. The movement Age element of silver solder into Fe-Cr-Ni wire was not significant, by EDXA and EPMA.
본 연구에서는 솔더 분말 크기에 따른 솔더페이스트의 젖음성 및 레올로지 특성을 평가하였다. 솔더페이스트는 T4 (20~28 ㎛), T5 (15~25 ㎛), T6 (5~15 ㎛) 3종류의 Sn-Ag-Cu 합금 분말을 사용하였고, 플럭스와 진공에서 혼합하여 솔더페이스트를 제조하였다. 스파이럴 점도계로 10 rpm의 속도로 측정했을 때 T4, T5, T6 솔더페이스트의 점도는 각각 155, 263, 418 Pa·s의 점도를 보이며, 분말크기가 감소함에 따라 점도는 증가되는 것이 관찰되었다. 또한, 솔더페이스트의 경시변화에 따른 점도변화를 관찰하였으며, 7일 후 T4 솔더페이스트의 경우 점도가 2.6% 증가하여 거의 변화가 없었으나, T5는 20.6%의 증가를 보였으며, T6의 경우 점도 증가가 매우 높아 스파이럴 점도계로는 측정이 불가하였다. 분말 크기에 따른 솔더페이스트 점도 특성은 솔더의 인쇄성에 큰 영향을 주었다. T4 솔더페이스트의 경우 인쇄특성 및 슬럼프와 브릿징 특성이 우수하였지만, 분말 크기가 작은 T5의 경우 인쇄성이 다소 떨어졌으며, T6의 경우 점도가 높아 솔더페이스트가 마스크 개구홀의 벽에 붙고, 따라서 인쇄성이 매우 떨어지는 모습을 보였다. 솔더링을 진행할 경우, T6 솔더페이스트는 디웨팅(dewetting)이 발생하여 젖음성도 T4, T5에 비해 낮은 것이 관찰되었다.
전자 부품에 인체에 유해한 납을 사용하지 않기 위해서 Sn을 주 원소로 한 무연 솔더 합금의 개발이 활발히 진행되고 있다. 무연 솔더 합금의 열역학적, 기계적 특성은 많이 연구되었으나 산화 거동에 대해서는 거의 연구가 되어있지 않다. 따라서 본 연구에서는 Sn 및 Sn-0.7Cu, Sn-3.5Ag, Sn-lZn, Sn-9Zn 합금에 대해 $150^{\circ}C$ 산화 거동을 연구하였다. 전기화학적 환원 분석을 통해 표면에 형성된 산화물의 종류와 양을 분석하여 합금 원소에 따른 산화 거동을 비교하였고 XPS 표면분석을 통하여 환원 실험 결과를 뒷받침하였다. 또한 합금 원소에 따른 산화물 성장 속도를 비교하였다. Sn-0.7Cu 와 Sn-3.5Ag의 경우 Sn의 산화와 비슷한 거동을 보였다. 산화 초기에는 SnO가 형성되고 산화가 진행됨에 따라 SnO 와 $SnO_2$가 같이 존재하되 $SnO_2$가 우세하게 성장하였다. Zn를 포함한 Sn 합금의 경우 ZnO와 $SnO_2$가 형성되었다. Zn의 첨가로 인해 $SnO_2$의 형성이 촉진되었고 SnO는 억제하는 것을 발견하였다.
표면처리에 따른 Sn-1.2Ag-0.7Cu-0.4In 솔더범프의 접합 강도 평가를 위하여 전단 속도 및 열처리 시간에 따른 볼 전단강도 시험을 실시하였다. 전반적으로, 전단속도가 증가함에 따라 전단강도는 증가하였지만 인성은 감소하는 경향을 나타내었다. 파괴모드 관찰 결과, 전단 속도가 증가함에 따라 파괴모드의 경우, ENIG(electroless nickel immersion gold) 처리는 취성파괴가 대부분 지배적으로 존재하였고, OSP(organic solderability preservative) 처리는 pad open이 주로 발생하였다. 또한, 500 mm/s의 고속전단시험에서는 열처리 시간이 증가함에 따라 표면처리별 전단강도와 인성 값 모두 감소하는 경향을 보였다. ENIG 표면처리가 OSP 표면처리 보다 좋은 접합강도 특성을 보이는 것은 솔더범프 계면의 금속간화합물의 물성 및 두께와 밀접한 연관이 있는 것으로 판단된다.
무연솔더에 Fe 입자를 첨가하여 Cu3Sn 금속간화합물 성장을 억제하고 취성파괴를 방지하는 연구는 보고된 바 있으나 이러한 복합솔더를 TLP(transient liquid phase) 본딩에 적용한 경우는 아직 없다. 본 연구에서는 Sn계 무연솔더 내부에 Fe 입자의 함량을 적절히 조절하여 Sn-3.5Ag-15.0Fe 복합솔더를 제작하고 TLP 본딩에 적용하여 접합부 전체를 Sn-Fe 금속간화합물로 변화시킴으로써 고온 솔더로서의 적용 가능성을 탐색하였다. 접합공정 중에 형성되는 FeSn2 금속간화합물은 513℃의 고융점을 가지므로 사용 중 온도가 280℃까지 상승하는 전력반도체용 파워모듈에 안정적으로 적용이 가능하다. 칩과 기판에 ENIG(electroless nickel-immersion gold) 표면처리를 적용한 결과 접합부에 Ni3Sn4/FeSn2/Ni3Sn4의 다층 금속간화합물 구조를 형성하였으며 전단시험시 파괴경로는 Ni3Sn4/FeSn2 계면에서 균열이 진전하다가 FeSn2 내부로 전파되는 양상을 보였다. TLP 접합공정 2시간 이후에는 30 MPa 이상의 전단강도를 얻었고 특히 200℃ 전단시험에서도 강도 저하가 전혀 없었다. 본 연구결과는 최근 활발히 연구되고 있는 전기자동차용 파워모듈에 적용할 수 있는 소재 및 공정으로 기대할 수 있다.
