High Temperature Characterization of Accumulation-mode Pi-gate pMOSFETs (고온에서 accumulation-mode Pi-gate p-MOSFET 특성)

  • The device performances of accumulation-mode Pi-gate pMOSFETs with different fin widths have been characterized at high operating temperatures. The device fin height is 10nm and fin widths are 30nm, 40nm, and 50nm. The variation of the drain current, threshold voltage, subthreshold swing, effective mobility, and leakage current have been investigated as a function of operating temperatures. The drain current at high temperature is slightly larger than at room temperature. The variation of the threshold voltage as a function of the operating temperature is smaller than that of the inversion-mode MOSFETs. The effective mobility is decreased with the increase of operating temperature. It is observed that the effective mobility is enhanced as the fin width decreases.

  • 내기중의 입자 (aerosol)는 크게 직경이 0.01-0.1 $\mu\textrm{m}$ 대의 Aitken mode와 0.1-1 $\mu\textrm{m}$ 부근의 accumulation mode, 그리고 1 $\mu\textrm{m}$ 이상의 coarse mode로 분류할 수 있으며 대기 중에서 부유하여 서로응집(coagulation) 과 응축(condensation)풍의 과정을 겪으며 변화한다. 일반적으로 Aitken mode 의 입자들은 nucleation 둥에 의해 발생된 입자이며, accumulation mode는 Aitken mode입자간의 응집, 인위적인 배출 둥에 의하여 생성된 입자이다. Urban Aerosol Number Concentration and Scattering Coefficient in Seoul, Korea, during Winter (서울지역 겨울철 대기 에어로졸의 수 농도 및 산란계수 분석)

  • Size-segregated number concentration and scattering coefficient of urban aerosols were measured using an SMPS (scanning mobility particle sizer) and a nephelometer, respectively in Seoul, Korea, during the winter season of 2003. The average number concentrations of ultrafine particles (20~100 nm) and accumulation mode particles (100~600 nm) were $2,170\;particles\;cm^{-3}$ and $1,521\;particles\;cm^{-3}$, respectively. The scattering coefficient at the wavelength of 550 nm ranged from $62.6Mm^{-1}$ to $330.1Mm^{-1}$ and average value was $163.4Mm^{-1}$. The peak concentrations of ultrafine particles and accumulation mode particles were simultaneously recorded between 6:00 and 9:00 A.M., indicating the effect of vehicle emissions which are major air pollution sources in the urban atmosphere. On average, the number concentration of ultrafine particles was 1.4 times higher than that of accumulation mode particles, although it was a little higher during the morning peak time. The variation of aerosol scattering coefficient was in good agreement with that of accumulation mode particle number concentration rather than that of ultrafine particle number concentration.g coefficient was in good agreement with that of accumulation mode particle number concentration rather than that of ultrafine particle number concentration.

  • 본 연구는 switching mode 의 Power NMOSFET failure mode 에 관하여 분석하고 원인을 규명하였다. 분석된 power NMOSFET은 30V급이며, vender A의 상용화 제품이다. 발생한 failure mode는 power switch 회로에서 특정 ID 를 detect 하지 못하는 mode 였다. 측정결과 source voltage 가 저하되었으며, power NMOSFET DC 동작특성 분석 결과 Vgs 변화에 따라 Id 가 저하되었다. Fail 된 power MOSFET 특성값 reference는 동일 LOT의 양품을 선정하였다. De-cap후 Inversion 과 Accumulation mode 별로 Photoemission spectrum analyzer(PSA) 분석 방법을 적용하였다. 결과 accumulation mode 에서 intensity가 감소하였으며, forward diode mode에서 국소적으로 변화하는 영역이 검출되었다. SEM 분석결과 gate metal 과 source metal 의 micro-contact 이 이루어져 있었다. 이 경우 gate metal 과 source metal 사이 close loop 를 형성하여 gate charge량을 변화시켜 power NMOSFET의 출력을 저하하는 failure mode가 발생됨을 분석할 수 있었다.

Monitoring of Airborne Fine Particle using SMPS in Ansan Area (SMPS(Scanning Mobility Particle Sizer)를 이용한 안산지역 대기중 초미세입자(30\~500nm) 분포연구)

  • The fine particles in the range of $30\~500nm$ are monitored at Hanyang University campus in Ansan using house made DMA (differential mobility analyzer) and commercial CPC (condensation particle counter, TSI inc.) in SMPS mode. The monitoring period is March 16th 2004 through May 7th, 2004. During the monitoring period, Aitken nuclei mode $(30\~100nm)$ particle concentration has a tendency of increase in the morning and evening hours. However, the accumulation mode $(100\~500nm)$ particle concentration stays rather stable than that of Aitken mode.

A Semi-analytical Model for Depletion-mode N-type Nanowire Field-effect Transistor (NWFET) with Top-gate Structure

  • We propose a semi-analytical current conduction model for depletion-mode n-type nanowire field-effect transistors (NWFETs) with top-gate structure. The NWFET model is based on an equivalent circuit consisting of two back-to-back Schottky diodes for the metal-semiconductor (MS) contacts and the intrinsic top-gate NWFET. The intrinsic top-gate NWFET model is derived from the current conduction mechanisms due to bulk charges through the center neutral region as well as of accumulation charges through the surface accumulation region, based on the electrostatic method, and thus it includes all current conduction mechanisms of the NWFET operating at various top-gate bias conditions. Our previously developed Schottky diode model is used for the MS contacts. The newly developed model is integrated into ADS, in which the intrinsic part of the NWFET is developed by utilizing the Symbolically Defined Device (SDD) for an equation-based nonlinear model. The results simulated from the newly developed NWFET model reproduce considerably well the reported experimental results.

  • 본 논문에서는 주파수 1∼7GHz 에서 게이트 바이어스가 □ 2.0 ∼ 2.0 V 일때 사용 가능한 축적형 버랙( accumulation mode varactor )의 RF 모델링 기법을 제안하였다. 기존의 모델링 기법은 가변 커패시터가 존재하는 부분에서 임피던스의 실수성분이 일정한 값을 가지는 것으로 모델링 하였으나 소자의 측정결과를 통하여 실수성분이 일정한 값이 아닌 주파수에 따라 변화하는 값임을 알았다. 이를 설명하기 위해서 기존의 모델링 기법에 커패시터와 저항을 하나씩 추가하여 새로운 모델을 구성하고 각각의 파라미터를 추출하였다.

Age-induced Changes in Ginsenoside Accumulation and Primary Metabolic Characteristics of Panax Ginseng in Transplantation Mode

  • Background: Ginseng (Panax ginseng Mayer) is an important natural medicine. However, a long culture period and challenging quality control requirements limit its further use. Although artificial cultivation can yield a sustainable medicinal supply, research on the association between the transplantation and chaining of metabolic networks, especially the regulation of ginsenoside biosynthetic pathways, is limited. Methods: Herein, we performed Liquid chromatography tandem mass spectrometry based metabolomic measurements to evaluate ginsenoside accumulation and categorise differentially abundant metabolites (DAMs). Transcriptome measurements using an Illumina Platform were then conducted to probe the landscape of genetic alterations in ginseng at various ages in transplantation mode. Using pathway data and crosstalk DAMs obtained by MapMan, we constructed a metabolic profile of transplantation Ginseng. Results: Accumulation of active ingredients was not obvious during the first 4 years (in the field), but following transplantation, the ginsenoside content increased significantly from 6-8 years (in the wild). Glycerolipid metabolism and Glycerophospholipid metabolism were the most significant metabolic pathways, as Lipids and lipid-like molecule affected the yield of ginsenosides. Starch and sucrose were the most active metabolic pathways during transplantation Ginseng growth. Conclusion: This study expands our understanding of metabolic network features and the accumulation of specific compounds during different growth stages of this perennial herbaceous plant when growing in transplantation mode. The findings provide a basis for selecting the optimal transplanting time.

Mode of Production and Change of Rural Society (생산양식과 농촌사회의 변화)

  • The purpose of this study is to investigate a causal relationship between the mode of production and change of rural society. While dominant theories of social change have stressed variation of contingencies and periodical contexts, this theoretical paper drives a new insight paralleling diverse theoretical arguments of each mode of production with rural and urban changes. Investigating the drifts of intellectual ideologies of the mode of production, we get through diverse paradigm shifts of the production accumulation and its trigger effects on rural change. More specifically, the present study investigates change of rural society by way of investigating such fluctuations of societal changes as ancient society, slavery society, feudal society, industrial society, post-industrial society, and information society. We find that transportation and communication technologies have had a key role in the changes, however, the effects of the technologies on social changes have been different between rural- and urban-society. While we take it for granted that flexible accumulation in post-industrial society and time-space compression and informatization in information society will reduce developmental gap between rural- and urban-society, we also found that there have been big differences of actual application of the technologies between theory and reality in each era of mode of production.
