Characteristics of Excimer Laser-Annealed Polycrystalline Silicon on Polymer layers (폴리머 위에 엑시머 레이저 방법으로 결정화된 다결정 실리콘의 특성)

  • In this work, we investigated a low temperature polycrystalline silicon (LTPS) thin film transistors fabrication process on polymer layers. Dehydrogenation and activation processes were performed by a furnace annealing at a temperature of $430^{\circ}C$ for 2 hr. The crystallization of amorphous silicon films was formed by excimer laser annealing (ELA) method. The p-type device performance, fabricated by polycrystalline silicon (poly-Si) films, shows a very good performance with field effect mobility of $77cm^2/V{\cdot}s$ and on/off ratio current ratio > $10^7$. We believe that the poly-Si formed by a LTPS process may be well suited for fabrication of poly-Si TFTs for bendable panel displays such as AMOLED that require circuit integration.

  • The OTFT technologies have been mature almost up to the level of commercialization. In this paper we report the OTFT's applications to the backplane for active matrix electrophoretic, active matrix OLED and to integrated circuits. In addition we also introduce the recently developed technologies for reduction of OTFT's operating voltage.

  • We have developed a four mask LTPS TFT p-channel process and fabricated active matrix backplanes based on a pixel circuit with three TFTs and one storage capacitor. Top emitting AMOLED displays have been produced to prove the working principle of the active matrix.

  • With the rapid development of display technology as well as the diversity of display, image quality assessment plays an important role in display color reproduction. The image quality has described by objective evaluation based on the physical measured data, such as contrast ratio, color reproduction range, color temperature, and gamma characteristics, etc., however, the final judgement is achieved by perceptual quality assessment of observers. Therefore, it is necessary to investigate the relationship between physical performance of display and perceptual image quality. Thus, in order to evaluate objectively the color reproduction characteristics of two mobile displays, TFT-LCD and AMOLED, we measured the darkroom contrast ratio of full screen, luminance and color temperature of full-screen white, full-screen gray and color linearity, tone reproduction of color scales for each RGB primary, and color reproduction range. Then the pair-wise comparison is implemented for image experts and naive observers not only to judge their preference on principal evaluation attributes but also to subjectively describe perceived image quality. Through two evaluation processes, we derived the objective bases that can prove the results of subjective image quality assessment by interconnecting physical factors that have influence on observers' preference judgements. Finally, this paper provided important information for improving the image quality and increasing preference from an observer's point of view.

  • Advanced mobile communication devices require a bright, high information content display in a small, light-weight, low power consumption package. For portable applications flexible (or conformable) and rugged displays will be the future. In this paper we outline our progress towards developing such a low power consumption active-matrix flexible OLED $(FOLED^{TM})$ display. We demonstrate full color 100 ppi QVGA active matrix OLED displays on flexible stainless steel substrates. Our work in this area is focused on integrating three critical enabling technologies. The first technology component is based on UDC's high efficiency long-lived phosphorescent OLED $(PHOLED^{TM})$ device technology, which has now been commercially demonstrated as meeting the low power consumption performance requirements for mobile display applications. Secondly, is the development of flexible active-matrix backplanes, and for this our team are employing PARC's Excimer Laser Annealed (ELA) poly-Si TFTs formed on metal foil substrates as this approach represents an attractive alternative to fabricating poly-Si TFTs on plastic for the realization of first generation flexible active matrix OLED displays. Unlike most plastics, metal foil substrates can withstand a large thermal load and do not require a moisture and oxygen permeation barrier. Thirdly, the key to reliable operation is to ensure that the organic materials are fully encapsulated in a package designed for repetitive flexing, and in this device we employ a multilayer thin film Barix encapsulation technology in collaboration with Vitex systems. Drive electronics and mechanical packaging are provided by L3 Displays.

The characteristics of poly-silicon TFTs fabricated using ELA for AMOLED applications

  • In this paper, the properties of n-channel poly-Si TFTs with different channel widths are reported. Poly-Si fabricated using ELA on glass substrates has high quality as a material for applications such as TFT-LCDs. The fabricated n-channel TFTs have a double stack structure of oxide-nitride which acts as an insulator layer. The results show that the small channel TFTs exhibited a lower $V_{TH}$ and the wide channel TFTs had a higher $I_{DSAT}$. The nchannel poly-Si TFTs with an $I_{ON}/I_{OFF}$ value of more than $10^4$ can be reliable switching devices for AMOLED displays.

  • Atomic Layer Deposition (ALD) has remarkably developed in semiconductor and nano-structure applications since early 1990. Now, the advantages of ALD process are well-known as controlling atomic-level-thickness, manipulating atomic-level-composition control, and depositing impurity-free films uniformly. These unique properties may accelerate ALD related industries and applications in various functional thin film markets. On the other hand, one of big markets, Display industry, just starts to look at the potential to adopt ALD functional films in emerging display applications, such as transparent and flexible displays. Unlike conventional ALD process strategies (good quality films and stable precursors at high deposition processes), recently major display industries have suggested the following requirements: large area equipment, reasonable throughput, low temperature process, and cost-effective functional precursors. In this talk, it will be mentioned some demands of display industries for applying ALD processes and/or functional films, in terms of emerging display technologies. In fact, the AMOLED (active matrix organic light emitting diode) Television markets are just starting at early 2013. There are a few possibilities and needs to be developing for AMOLED, Flexible and transparent Display markets. Moreover, some basic results will be shown to specify ALD display applications, including transparent conduction oxide, oxide semiconductor, passivation and barrier films.

  • 기술의 발전이 비약적으로 성장하면서, 소비자의 요구는 빠르게 변하고 있다. 전자 소자를 응용한 제품 시장은 매해를 거듭할 수록 빠른 속도로 성능을 향상시키고 있다. 이에 따라 디스플레이 시장에서 가장 큰 관심은 작은 화면에서도 높은 해상도를 요구하고, 수광형의 구동방식이 아닌 능동형 구동방식을 갖는 AMOLED (Active Matrix Organic Light Emitted Diode)를 선호하고 있으며, 빠른 응답속도 기반을 갖는 표시소자를 요구하고 있다. 제품 생산자들의 고민은 기존의 비정질 실리콘 기반의 LCD (Liquid crystal display) 구동소자와 공정을 이용하여 소비자의 욕구에 접근하기가 점점 어려워지고 있다. 최근 이러한 문제점을 해결하고자 하는 노력들중에서 산화물 반도체 재료와 이를 이용한 박막 트랜지스터 개발이 큰 관심을 갖고 있다. 최근 InGaZnO 산화물 반도체 재료는 기존의 비정질 실리콘 반도체 재료 보다 높은 전계 이동도(> $10cm^2/V.s$)를 보이고 있으며, 비정질 실리콘 박막 트랜지스터의 구조에서 산화물 반도체 재료의 대체만으로 효과가 보일 수 있어서 큰 연구가 진행되어져 왔다. 하지만, InGaZnO 산화물 박막 트랜지스터에 대한 소자를 AMOLED에 적용할 때, 기존의 LTPS (low temperature poly-slicon)에서는 발견되지 않았던 소자의 전계신뢰성과 이동도 한계가 문제로 제기되었다. 또한, Indium이라는 희소원소의 사용은 향후 공정 단가와 희소 물질에 대한 위협등에 의하여 새로운 산화물 반도체 재료에 대한 요구와 관심이 발생하고 있다. 본 발표에서는 기존의 산화물 반도체 재료에 대한 차세대 디스플레이인 AMOLED와 유연 디스플레이에 대한 응용 가능성을 발표할 예정이다. 또한 산화물 반도체 재료의 신뢰성 문제에 대한 해결방법으로 신규 산화물 반도체 재료에 대한 연구 방향과 indium-free 계열을 이용한 저원가 산화물 반도체 연구에 대하여 소개할 예정이다. 앞으로 산화물 반도체 재료에 대한 연구와 응용은 기존의 실리콘 반도체 틀을 벗어난 새로운 응용분야를 열어줄 수 있을 것으로 기대하고 있으며, 그 기대에 대한 몇가지 예를 통하여 재료와 소자의 응용 가능성을 논의할 예정이다.

The Emerging Application Potential of LTPS Technology

  • Low-temperature polysilicon (LTPS) technology has continued to mature with the passing of each year since LTPS mass production began. The integration of complex circuits has become possible with advances in microprocessing, leading to the realization of panels with highly advanced functions. At the same time, efforts have been made to meet market demands for lower costs, thereby boosting competitive strength. Today, LTPS-TFT LCDs have become standard equipment for the monitors of digital still cameras, and inroads are being made into the massive cellular phone market. Micro displays such as electronic viewfinders, which were previously only possible with high-temperature polysilicon technology, can now also be made with LTPS, thus expanding the scope of the technology. AMOLED displays using the LTPS-TFT as a back plane are also approaching the stage of industrialization. The hidden potential for the OLED to replace the familiar LCD has prompted Widespread anticipation for this emerging technology. This paper reflects on the history of LTPS technology, then looks forward to its future prospects and suggests a variety of potential fields of application.

Technology Trends in Vacuum Pumping

  • Vacuum pumping remains central to the performance and economy of many manufacturing processes, scientific instruments and scientific research. More vacuum is being used in many of the latest or leading edge manufacturing processes: Current examples include 3D semiconductor devices, EUV lithography, 450 mm silicon wafers, AMOLED displays, LEDs, Lithium-ion batteries and steel degassing. In other applications, vacuum pumping technology developments have led to much lower product costs which for example have enabled mass spectrometers to become a ubiquitous tool is life science research. Vacuum pumps have continuously evolved during the past 100 years of vacuum-based industrial processing but remain a key component which is often on the critical path of process and product improvements. This is especially so in the growing number of applications where the pumps are highly stressed. This presentation outlines significant developments in vacuum that have brought about this progress. The likely course of continued improvements is discussed in terms of increased performance and reliability, robust by-product handling, better cost efficiency and reduced environmental impact especially power consumption.
