Comparative Study on the Flip-chip Packaging using non-conductive paste (NCP 적용 플립칩 패키징 비교 연구)

  • 1) 자체 제작한 NCP인 A, B, C 3종은 상용화 제품에 비해 도포성에 관련한 특성은 우수한 것으로 나타났으나 Tg 등의 열특성은 개선이 필요한 것으로 판단된다. 2) 접합강도의 경우 4종의 큰 차이가 없었으나 필러가 비교적 적은 조성인 B 조성의 경우 가장 큰 접합강도를 나타냈다. 3) NCP A, B, C 3종에 대한 접속저항 측정 결과 필러가 가장 많은 C의 경우가 가장 높은 저항 값을 보였으며 이는 가속 고온 고습 시험에 대한 결과에서도 급격한 접속률 감소를 통해 확인할 수 있다. 4) 시간에 따른 접속저항의 급격한 증가는 NCP 성분 중 친수성을 가진 물질이 있는 것이 원인이라 판단되며 이에 대한 개선을 통해 고습에 대한 신뢰성을 향상시킬 수 있을 것으로 보인다.

An Analytical Investigation on Fluid Dynamics of Filler Neck Check Valve for On-board Refueling Vapor Recovery (주유중 증발가스제어 필러넥 체크밸브의 유동해석)

  • ORVR filler neck check valve, which is one of the essential components of the vapor fuel control system, should diminish the evaporation by maintaining laminar fluid flow on refueling process. This study presents numerical. results of pressure and velocity distributions of the fluid flow in a ORVR filler neck check valve on refueling process. CFD-ACE+ has been employed for numerical analysis based on the information of experimental results of valve position as a function of inlet flow rate. No abrupt pressure change, which may causes vaporization of fuel, has been confirmed to take place on the concave surface of the valve spool. However, it is clear that some possibility exist at the mid-position of surface of valve spool and downstream according to the opening of valve.

  • The widespread adoption of aluminum slab formwork in modern construction, evident in both domestic and international projects, offers numerous advantages. However, a critical challenge persists regarding the dismantling process for these slabs. The current industry standard involves dropping the slabs to the ground floor upon removal. This practice raises several concerns, notably the generation of significant noise pollution that disrupts nearby communities. More importantly, the risk of worker injuries due to falls from height during the dismantling process is a serious safety hazard. Additionally, the impact from dropping the slabs can damage the aluminum itself, leading to increased replacement costs. These drawbacks necessitate the exploration of alternative dismantling techniques that prioritize worker safety, material sustainability, and overall process efficiency. Accordingly, in this study, when the entire first-generation slab formwork of an apartment house is simultaneously lowered to a reachable position for workers, it is then disassembled and lifted for transport to the next floor. This approach has the potential to demonstrate improvements in safety, quality, economy, and process efficiency.

COMPARISON OF POLYMERIZATION SHRINKAGE AND STRAIN STRESS OF SEVERAL COMPOSITE RESINS USING STRAIN GUAGE (스트레인 게이지를 이용한 수종의 복합레진의 중합수축 및 수축응력의 비교)

  • Polymerization shrinkage of photoinitiation type composite resin cause several clinical problems. The purpose of this study was to evaluate the shrinkage strain stress, linear polymerization shrinkage, compressive strength and microhardness of recently developed composite resins. The composite resins were divided into four groups according to the contents of matrix and filler type. Group I : $Denfil^{TM}$(Vericom, Korea) with conventional matrix, Group II : $Charmfil^{(R)}$(Dentkist, Korea) with microfiller and nanofller mixture, Group III : $Filtek^{TM}$ Z250(3M-ESPE, USA) TEGDMA replaced by UDMA and Bis-EMA(6) in the matrix, and Group IV : $Filtek^{TM}$ Supreme(3M-ESPE, USA) using pure nanofiller. Preparation of acrylic molds were followed by filling and curing with light gun. Strain gauges were attached to each sample and the leads were connected to a strainmeter. With strainmeter shrinkage strain stress and linear polymerization shrinkage was measured for 10 minutes. The data detected at 1 minute and 10 minutes were analysed statistically with ONE-way ANOVA test. To evaluate the mechanical properties of tested materials, compressive hardness test and microhardness test were also rendered. The results can be summarized as follows : 1. Filling materials in acrylic molds showed initial temporary expansion in the early phase of polymerization. This was followed by contraction with the rapid increase in strain stress during the first 1 minute and gradually decreased during post-gel shrinkage phase. After 1 minute, there's no statistical differences of strain stress between groups. The highest strain stress was found in group IV and followed by group III, I, II at 10 minutes-measurement(p>.05). In regression analysis of strain stress, group III showed minimal inclination and followed by group II, I, IV during 1 minute. 2. In linear polymerization shrinkage test, the composite resins in every group showed initial increase of shrinkage velocity during the first 1 minute, followed by gradually decrease of shrinkage velocity. After 1 minute, group IV and group III showed statistical difference(p<.05). After 10 minutes, there were statistical differences between group IV and group I, III(p<.05) and between group II and group III(p<.05). In regression analysis of linear polymerization shrinkage, group II showed minimal inclination and followed by group IV, III, I during 1 minute. 3. In compressive strength test, group III showed the highest strength and followed by group II, IV, I. There were statistical differences between group III and group IV, I(p<.05). 4. In microhardness test, upper surfaces showed higher value than lower surfaces in every group(p<.05).

Study on Ionic Conductivity and Crystallinity of PEO/PMMA Polymer Composite Electrolytes containing $TiO_2$ Filler ($TiO_2$ 필러를 포함하는 PEO/PMMA 고분자 복합체 전해질의 이온전도도 및 결정화도)

  • In this work, polymer composite electrolytes were prepared by a blend of poly(methyl methacrylate) (PMMA) and poly(ethylene oxide) (PEO) as a polymer matrix, propylene carbonate as a plasticizer, $LiClO_4$ as a salt, and by containing a different content of $TiO_2$, by using the solution casting method. The crystallinity and ionic conductivity of the polymer electrolytes was evaluated using X-ray diffraction(XRD) and AC impedance method, respectively. The morphology of composite electrolyte film was analyzed by SEM method. From the experimental results, by increasing the $TiO_2$ content, crystallinity of PEO was reduced, and ionic conductivity was increased. In particular, the ionic conductivity was dependent on the content of $TiO_2$ and showed the highest value 15 wt%. However, when $TiO_2$ content exceeds 15 wt%, the ionic conductivity was decreased. According to the surface morphology, the ionic conductivity was decreased because the polymer composite electrolytes showed a heterogenous morphology of fillers due to immiscibility or aggregation of the filler within the polymer matrix.

  • In order to realize ubiquitous computing, it is essential to efficiently use the resources and the computing power of mobile devices. Among others, memory efficiency, energy efficiency, and processing efficiency are required in executing the softwares embedded in mobile devices. In this paper, query processing over XML data in a mobile device where resources are limited is addressed. In a device with limited amount of memory, the techniques of XML. stream query processing need to be employed to process queries over a large volume of XML data Recently, a technique Galled XFrag was proposed whereby XML data is fragmented with the hole-filler model and streamed in fragments for processing. With XFrag, query processing is possible in the mobile device with limited memory without reconstructing the XML data out of its fragment stream. With the hole-filler model, however, memory efficiency is not high because the additional information on holes and fillers needs to be stored. In this paper, we propose a new technique called XFLab whereby XML data is fragmented with the XML labeling scheme which is for representing the structural relationship in XML data, and streamed in fragments for processing. Through implementation and experiments, XML showed that our XFLab outperformed XFrag both in memory usage and processing time.

Flow Properties of Liquid Epoxy Compounds as a Function of Filler Fraction for the Underfill (Underfill용 액상 Epoxy Compound의 Filler 충진에 따른 Flow특성 연구)

  • To develop the underfill materials which are required for the new process of semi-conductor industry, the properties of epoxy/anhydride/cobalt(II) catalyst system with two types of fused silica(1 $\mu\textrm{m}$, 8 $\mu\textrm{m}$) are studied as a function of filler fraction. According to the curing profile, the optimum catalyst amount was 1.0 wt% for full curing at the conditions of $160^{\circ}C$/l5 min., and we could conclude that the viscosity has superior effect on the real flaw through the relationship between surface tension and viscosity data. The underfills which were filled with 1 $\mu\textrm{m}$ fused silica did not show good flowability, but they should be useful by improving the viscosity for a future process which has small gaps. The underfills which were filled with 8 $\mu\textrm{m}$ fused silica showed good flowability when the filler contents were 55~60 vol%. The model which was referred by Matthew can predict the real flow length only when the underfill has high viscosity and low surface tension.

  • Even among gas separation methods, CO2 capture and separation via membranes is an ever-growing field, with many different membrane compositions continually being developed. Ionic liquid (IL) based composite membranes show excellent performance values in separating CO2. Similarly, various copolymer/IL composite membranes also display improved performance. The addition of fillers such as graphene oxide to these copolymer/IL composite membranes shows a further enhanced version of these fillers, most likely due to the strong interactions that occur between ILs and organic fillers, which consequently improves factors such as the affinity, selectivity, and adsorption of CO2. Copolymer/IL composite membranes utilizing a metal-organic framework (MOF) showed improved CO2 permeability. This review discusses the study of various combinations of ionic liquid and copolymer composite membranes for carbon dioxide separation.

  • 실리콘 고무는 옥외용 폴리머 애자 또는 부싱 등에 주로 사용되고 있으며, 이에 대한 연구가 많이 진행되어 지고 있다. 최근에는 나노 기술이 발달함에 따라 전기 재료에 나노 사이즈의 필러를 첨가하여 재료의 특정 특성들을 향상시키는 연구들이 진행되어 지고 있다. 본 논문에서는 전기적인 성능을 향상시키고자 나노 사이즈의 $Al_2O_3$를 첨가한 상온 경화형 실리콘 고무에 대한 연구를 진행하였으며, DC 전계와 오염 상황 하에서 연면 파괴 강도를 측정하였으며, 접촉각과 표면 저향률을 측정하였다. 실험 결과, 필러 함량이 증가할수록 연면 절연 파괴 강도와 표면 저항률은 증가하였으며 접촉각은 감소하였다. 또한, 일정 함량 이상에서는 연면 절연 파괴 강도와 표면 저항율이 감소하는 것으로 나타났다.
