Three-dimensional monte carlo modeling and simulation of point defect generation and recombination during ion implantation (이온 주입 시의 점결함 발생과 재결합에 관한 3차원 몬테 카를로 모델링 및 시뮬레이션)

  • A three-dimensional (3D) full-dynamic damage model for ion implantation in crystalline silicon was proposed to calculate more accurately point defect distributions and ion-implanted concentration profiles during ion implantation process. The developed model was based on the physical monte carlo approach. This model was applied to simulate B and BF2 implantation. We compared our results for damage distributions with those of the analytical kinchin-pease approach. In our result, the point defect distributions obtained by our new model are less than those of kinchin-pease approach, and the vacancy distributions differ from the interstitial distributions. The vacancy concentrations are higher than the interstitial ones before 0.8 . Rp to the silicon surface, and after the 0.8 . Rp to the silicon bulk, the interstitial concentrations are revesrsely higher than the vacancy ones.The fully-dynamic damage model for the accumulative damage during ion implantation follows all of the trajectories of both ions and recoiled silicons and, concurrently, the cumulative damage effect on the ions and the recoiled silicons are considered dynamically by introducing the distributon probability of the point defect. In addition, the self-annealing effect of the vacancy-interstitial recombination during ion implantation at room temperature is considered, which resulted in the saturation level for the damage distribution.

  • A 15-year-old girl underwent successful surgical correction of double-outlet right ventricle [S.D.L.] subaortic ventricular septal defect, patent foramen ovale, and pulmonary hypoplasia with valvular stenosis. The operation consisted of an internal baffling connecting the left ventricle to the aorta through the ventricular septal defect. The pulmonary stenosis was corrected with the method of connection the right ventricle to the pulmonary artery bifurcation using the Hancock valve[18mm] contained conduit. This rare type of DORV seemed to be suitable for corrective surgery, and the patient`s condition is very good until present time (post operative 7 months).

  • TSV based 3D ICs have been widely developed with new problems at die and IC levels. It is imperative to test at post-bond as well as pre-bond to achieve high reliability and yield. This paper introduces a new testable design technique which not only test microscopic defects at TSV input/output contact at a die but also test interconnect defects at a stacked IC. IEEE 1500 wrapper cells are augmented and through at-speed tests for pre-bond die and post-bond IC, known-good-die and defect free 3D IC can be massively manufactured+.

  • In the present study, rotating bending fatigue tests have been carried out in three kinds of carbon steel specimens; an annealed low carbon steel, an annealed high carbon steel and quenched-tempered high carbon steel; with a small artificial surface defect that might exist in real structures. Fatigue crack lengths have been observed by a method of replication in order to investigate the growth characteristic of fatigue crack in the viewpoints of strength of materials and fracture mechanics. The main results obtained are as follows: 1) The effect of a small surface defect upon the reduction of fatigue limit is considerably large, and the rate of fatigue limit reduction grows in the following order; annealed low carbon steel(mild steel), annealed high carbon steel, quenched-tempered high carbon steel. 2) When the growth rate of surface crack length(2a) was investigated in the viewpoints of fracture mechanics based upon $ ${\Delta}K_{\varepsilon}$, the dependence of stress level and of surface defect size disappear, and there exists a linear relationships between d(2a)/dN and ${\Delta}K_{{\varepsilon}t},\;\Delta_{{\varepsilon}t}\sqrt{{\pi}a}$, on log. plot, i.e, $d(2a)/dN={C{\cdot}{\Delta}K_{\varepsilon}}^3_t$, where ${\Delta}_{{\varepsilon}t}\sqrt{{\pi}a}$ a is the cyclic total strain intensity factor range.

Improving Device Efficiency for n-i-p Type Solar Cells with Various Optimized Active Layers

  • We investigated n-i-p type single junction hydrogenated amorphous silicon oxide solar cells. These cells were without front surface texture or back reflector. Maximum power point efficiency of these cells showed that an optimized device structure is needed to get the best device output. This depends on the thickness and defect density ($N_d$) of the active layer. A typical 10% photovoltaic device conversion efficiency was obtained with a $N_d=8.86{\times}10^{15}cm^{-3}$ defect density and 630 nm active layer thickness. Our investigation suggests a correlation between defect density and active layer thickness to device efficiency. We found that amorphous silicon solar cell efficiency can be improved to well above 10%.

  • We investigate the electronic and magnetic properties in Cu-doped InN with the N vacancy ($V_N$) from first principles calculations. There is the long-range ferromagnetic order between two Cu atoms, attributed to the hole-mediated double exchange through the strong p-d interaction between the Cu atom and neighboring N atom. The system of $V_N$ defect in Cu-doped InN has the lowest formation energy. Due to the hybridization between the Cu-3d and $V_N$ states, the spin-polarization on the Cu atoms in the InN lattice is reduced by $V_N$ defect. So, it shows a weak ferromagnetic behavior.

  • The objective of this study is to investigate the effect of arbitrarily located defect around the circular hole in the aircraft structural material such as Al/GFRP laminates and monolithic Al alloy sheet under cyclic bending moment. The fatigue behavior of these materials may be different due to the defect location. Material flaws in the from of pre-existing defects can severely affect the fatigue crack initiation and propagation behavior. The aim of this study is to evaluate effects of relative location of defects around the circular hole in monolithic Al alloy and Al/GFRP laminates under cyclic bending moment. The fatigue behavior i.e., the stress concentration factor($K_t$), the crack initiation life($N_i$), the relationship between crack length(a) and cycles(N), the relationship between crack growth rate(da/dN) and stress intensity factor range(${\Dalta}K$) near a circular hole are considered. Especially, the defects location at ${\theta}_1=0^{\circ}\;and\;{\theta}_2=30^{\circ}$ was strongly effective in stress concentration factor($K_t$) and crack initiation life($N_i$). The test results indicated the features of different fatigue crack propagation behavior and the different growing delamination shape according to each location of defect around the circular hole in Al/GFRP laminates.

Safety diagnosis process for deteriorated buildings using a 3D scan-based reverse engineering model

  • As the number of deteriorated buildings increases, the importance of safety diagnosis, maintenance, and the repair of buildings also increases. Traditionally, building condition assessments are performed by one person or one company and various inspections are needed. This entails a subjective judgment by the inspector, resulting in different assessment results, poor objectivity and a lack of reliability. Therefore, this study proposed a method to bring about accurate grading results of building conditions. The limitations of visual inspection and condition assessment processes previously conducted were identified by reviewing existing studies. Building defect data was collected using the reverse-engineered three-dimensional (3D) model. The accuracy of the results was verified by comparing them with the actual evaluation results. The results show a 50% time-saving to the same area with an accuracy of approximately 90%. Consequently, defect data with high objectivity and reliability were acquired by measuring the length, area, and width. In addition, the proposed method can improve the efficiency of the building diagnosis process.

Antenna Gain Enhancement Using FSS(Frequency Selective Surface) with Defect Mode Characteristic (결함 모드 특성을 갖는 주파수 선택적 표면에 의한 안테나 이득 향상)

  • In this paper, FSS(Frequency Selective Surface) using defect mode characteristic is proposed. The unit cell using defect mode characteristic of the proposed FSS is offered lower resonant frequency in the same cell size. The number of suitable array is optimized 13 by 13. Also, the patch antennas operated in WCDMA(Wideband Code Division Multiple Access) Tx band and Rx band are designed for the comparison. The gain value of proposed FSS-1 complex structure (the patch antenna of Tx band and FSS) is improved 3.3 dB from 9.98 dBi to 13.28 dBi in Tx band. The gain value of proposed FSS-2 complex structure(the patch antenna of Rx band and FSS) is improved 5.53 dB from 9.81 dBi to 15.34 dBi in Rx band. Also the measured impedance bandwidth($VSWR{\leq}2$) of manufactured $13{\times}13$ array antenna is from 337 MHz(1.87 to 2.21 GHz). The measured radiation gain is 11.39 dBi(1.94 GHz), 13.11 dBi(2.05 GHz), 11.09 dBi(2.14 GHz). The measured radiation efficiency is 81 %. Because the proposed FSS structure has more higher gain, it will be applied to antenna of WCDMA repeater system.

A Study of Surface Defect Initiation in Groove Rolling Using Finite Element Analysis (유한요소해석을 이용한 공형 압연에서의 표면흠 발생 연구)

  • The groove rolling is a process that transforms the bloom or billet into a shape with circular section through a series of rolling. Inhibition of surface defect generation in groove rolling is a matter of great importance and therefore many research groups proposed a lot of models to find the location of surface defect initiation. In this study, we propose a model for maximum shear stress ratio over equivalent strain to catch the location of surface defect onset. This model is coupled with element removing method and applied to box groove rolling of POSCO No. 3 Rod Mill. Results show that proposed model in this study can find the location of surface defect initiation during groove rolling when finite element analysis results is compared with experiments. The proposed criterion has been applied successfully to design roll grooves which inhibits the generation of surface defect.
