Au-Sn solder alloy were deposited in multilayer and co-sputtered film by rf-magnetron sputter and the composition control and analysis were studied. For the alloy deposition condition, each components of Au or Sn were deposited separately. On the basis of pure Sn and Au deposition, the deposition condition for Au-Sn solder alloy were set up. As variables, the substrate temperature, the rf-power, and the thickness ratio were used for the optimum composition. For multilayer solder alloy, the roughness and the composition of solder alloy were controlled more accurately at the higher substrate temperature. In contrast, for co-sputtered solder, the substrate temperature influenced little to the composition, but the composition could be controlled easily by rf-power. In addition, the co-sputtered solder film mostly consisted of intermetallic compound, which formed during deposition. The compound were confirmed by XRD. Without flux during bonding of solder alloy film on leadframe, the adhesion strength were measured. The maximum shear stress was $330(N/mm^2)$ for multilayer solder with Au 10wt% and $460(N/mm^2)$ for co-sputtered solder with Au 5wt%.

The fixed slab analogy device which can measure stress intensity factors(S.I.F) experimentally by slab analogy theory is developed in this paper. The margin of errors resulted from the new testing apparatus are between 0.02% and 8.25%. Therefore, it is assured that this one can be effectively used for the more accurate measurement of S.I.F.( $k_{I}$, $k_{I I}$) than conventional apparatus. The pitch of master grating used in this experiment is 0.1mm It is known that the ratio of the distance from crack tip to the crack length on obtaining the accurate stress intensity factor is between 0.4 and 0.7. The optimum curvature radius of slab is about 125mm. The thickness of slab(plate) used in the fixed slab analogy device is 0.05mm(P.V.C. ; E = 64 MN/ $m^{2}$, .nu.=0.38), which is proved to be suitable for the test. The optimum material for the frame(slab`s external boundary) is a alloy tool steel(SKS 5) plate and its thickness is 1mm. In this research, the rigid cracks are directly bonded to the slab surface by cyanoacrylate adhesive for the easiness of slab making and conformity to the practical crack figure. The material of rigid crack is thin steel plate. It is expected that the developed method can be used effectively for the analysis of $k_{I}$ and $k_{I I}$ of arbitrary shaped or distributed cracks.cks.

Many box girder bridges have been constructed during the past several decades due to their large bending and torsional rigidities as well as aesthetic considerations. However, box girders have shortcoming in that the cross section distorts under an eccentric loading and warps out of the section plane. Therefore, in order to reduce distortional stresses such as distortional warping and transverse bending normal stresses, diaphragms were generally installed in the box girders. Shapes of the diaphragms in steel-box-girder bridges constructed up to date were solid-plate, frame, and truss types. The objectives of this study using parametric study were to evaluate the appropriate stiffness ratio of intermediate diaphragms and then to propose the effective spacing and numbers of intermediate diaphragms based on the evaluated stiffness ratio. Target bridges for this study were straight continuous span bridges with a single-cell steel box section. The parameters for the parametric study were the shape of box section, the span numbers, the equivalent span length, the stiffness of intermediate diaphragms, and the spacing of intermediate diaphragms. From the results of the parametric study, the effective spacing and numbers as well as the stiffness ratio of the intermediate diaphragms will be presented.

Conventional model updating methods for the structures have used global structural responses which are modal parameters obtained through vibration measurements. Although models updated by modal parameters estimate global structural responses accurately, they have difficulties to predict local responses for safety assesment of structural members. The safety of structural members in the structures has been evaluated through the stress estimation based on strain measurements. Thus, this study additionally uses measured strain responses of structural members to perform model updating besides modal parameters. In the proposed method, the objective functions are set to the differences of the global and local responses obtained from updated model and measurement and those functions are minimized by NSGA-II, one of the multi-objective optimization techniques. The strain responses predicted from updated model are used for safety assessment of the steel frame structures. The proposed method are verified by numerical and experimental studies through the impact hammer tests for a steel frame specimen.

The PSC box bridge constructed of concrete, reinforcing bar and tendon is a complex structure that exhibits tension cracks, nonlinear behaviour of steel and time dependent behaviour of concrete. The frame element is commonly used for construction stage analysis PSC bridges. However, the frame element does not show sufficient information when in the curved PSC box bridges. For the case of curved PSC bridges, the deformations in the inner and outer web are different. In this case, different jacking forces are required in the inner and outer webs. However, it is impossible to calculate different jacking forces if we use the frame element for construction stage analysis. In order to overcome this problem, the use of the shell element is essential for a three-dimensional construction stage analysis of PSC bridges. In the following, the formulation of a Quasi-conforming shell element and its application of PSC box girder bridge analysis are presented.
Weathered granite zone exists in most regions of Korea and it is often used as a bearing stratum of geotechnical structures. So it is very important to estimate the characteristics of weathered granite zone. SPT (Standard penetration test) is usually performed to investigate the characteristics of the weathered zone because undisturbed samples suitable for laboratory testing are hardly retrieved. PMT (Pressuremeter test) can reliably evaluate the in situ stress-strain behavior, but it is rarely conducted because of their high cost and time-consuming procedure. In this study, the correlation between the SPT-N values and the PMT results, obtained from the weathered granite zone, was analyzed. Empirical equations for pressuremeter modulus (Em) and limit pressure (PL) were suggested and compared with the previous research.

The purpose of this research is to verify the feasibility of Plastic Ball Grid Array (PBGA), one of the most popular chip packaging types for commercial electronics, under strong random vibration occurred in satellite during launch. Experiment were performed by preparing daisy chained PCB specimen, where large size PBGA were surface mounted, and the PCB was fixed to an aluminum frame which is commonly used to install the electronics parts to satellite. Then the entire sample was fixed to vibration tester. The random vibration power spectrum density employed in the tests were composed of two steps, the acceptance level of 22.7 Grms, and qualification level of 32.1 Grms with given period of time. The test results showed no solder cracks, which provided the strong structural integrity and feasibility evidences of the PBGA packaging to aerospace electronics. Numerical analyses were also performed to calculate the solder stresses and analyze their development mechanism.
We present optimum design for truss and frame structures subject to constraints on stresses, displacement, and natural frequency. The optimum design procedure is used discrete and continuous design variables and Genetic Algorithms. Genetic Algorithms is used the method of Elitism and penalty parameters in order to improved fitness in the reproduction process, and optimum design is used steel(W-section) and pre-made discrete cross-section. Truss and frame structures optimization examples are used for 10-Bar truss, 25-Bar truss, 1-bay 2-story frame, 1-bay 7-story frame, and these examples are employed to demonstrate the availability and serviceability of Genetic Algorithms for solving optimum design of truss and frame.

A new modular pier system using concrete filled circular steel tubes was suggested to realize modular bridge substructures for accelerated bridge construction. Structural details and connection details were proposed by connection multiple concrete filled tubes (CFT) for standardized products of fabrication, delivery and erection. Static tests were performed for the modular pier with suggested details under lateral load conditions for weak and strong axes. Due to the eccentricity by the bracing system, the modular pier showed 5.23 times higher flexural stiffness and 6 times greater flexural strength from the test. It is proper for the rational design to evaluate stress and deformation by frame modeling of the modular CFT pier. Structural capacity of the pier can be obtained by adjusting the spacing of the CFT columns. Design recommendations were derived from the test.

최근 반도체 소자의 집적회로는 점점 복잡해지고 있는 반면, 소자의 크기는 작아지고 있으며 그로 인해 패드의 크기가 작아지고 패드사이의 간격 또한 협소해지고 있다. 따라서 웨이퍼 단계에서 제조된 집적회로의 불량여부를 판단하기위한 검사 장비인 프로브카드(Probe Card)의 높은 집적도가 요구되고 있다. 하지만 기존의 MEMS 공법으로 제작되는 프로브 빔은 복잡한 제조 공정과 높은 생산비용, 낮은 집적도의 문제점을 가지고 있다. 본 연구에서는 이러한 문제점을 해결하기 위하여 간단한 제조 공정과 낮은 생산비용, 높은 집적도를 가지는 프로브 빔을 개발하기 위하여 절연절단 방식으로 BeCu (Beryllium-Copper) 프로브 빔을 제작하였다. 낮은 소비 전력으로 우수한 프로브 빔 어레이를 제작하기 위해서 가장 고려해야할 대상은 프로브 빔의 재료와 구조(형상)이다. 절연전단 방식으로 프로브 빔을 형성할 때 요구되는 Fusing current는 프로브 빔의 구조(형상)에 크게 영향을 받는다. 낮은 Fusing current는 소비 전력을 줄여주고, 절연절단으로 형성되는 프로브 빔의 단면(끝)을 날카롭게 하여 프로브 빔과 집적회로의 패드 간의 접촉 저항을 감소시킨다. 프로브 빔의 제작은 BeCu 박판을 빔 형태로 식각하여 제작하였으며, 실리콘 비아 홀(Via hole) 구조의 기판위에 정렬하여 soldering 공정을 통해 실리콘 기판과 BeCu 박판을 접합시켰다. 접합된 프로브 빔의 끝부분을 들어 올린 상태로 전류를 인가하여 stress free 상태로 만들어 내부 응력을 제거하였으며, BeCu 박판에 fusing current를 인가하여 BeCu 박판 프레임으로부터 제거를 하였다. 제작된 프로브 빔의 길이는 1.7 mm, 폭은 $50{\mu}m$, 두께는 $15{\mu}m$, 절단부의 단면적은 1$50{\mu}m^2$로 제작되었다. 그리고 프로브 빔의 절단부의 길이는 $50{\mu}m$ 부터 $90{\mu}m$까지 $10{\mu}m$ 증가시켜 제작되었다. 이후에 절연절단 공정에 요구되는 Fusing current를 측정하였고, 절연절단 후의 절단면의 형상을 SEM (Scanning Electron Microscope)장비를 통하여 확인하였다. 절단부의 길이가 $50{\mu}m$일 때 5.98A의 fusing current를 얻었으며, 절연절단 후 절단부 상태 또한 가장 우수했다. 본 연구에서 제안된 프로브 빔 제작 방법은 프로브카드 및 테스트 소켓(Test socket) 생산에 응용이 가능하리라 기대한다.
