A study of electrical characteristic of MOSFET device (고에너지 이온주입에 따른 격자 결함 발생 및 거동에 관한 열처리 최적화방안에 관한 연구)

  • 고에너지 이온주입(1)에 기인한 격자 손상 발생 및 열처리에 따라 이들의 회복이 어느정도 가능한지에 대하여 측정 및 분석방법을 통하여 조사하였다. 그리고 본 실험에서는 이온주입시 형성되는 빈자리 결함(Vacancy defect)과 격자간 결함(interstitial defect)의 재결할(recombination)을 이용 점결합(point defect)를 감소 시킬 수 있는 effective RTA조건을 설정하여 well 특성을 개선하고자 하였다. 8inch p-type Si(100)기판에 pad oxide 100A을 형성한 후 NMOS 형성하기 위해 vtn${\sim}$p-well과 PMOS 형성을 위해 vtp$\sim$n-well을 이온주입 하였다. Mev damage anneal은 RTA(2)(Rapid Thermal Anneal)로 $1000\sim1150C$ 온도에서 $15\sim60$초간 spilt 하여 실험후 suprem-4 simulation data를 이용하여 실제 SIMS측정 분석결과를 비교하였으며 이온주입에 의해 발생된 격자손상이 열처리후 damage 정도를 알아보기 위해 T.W(Therma-Wave)을 이용하였으며 열처리후 면저항값은 4-point probe를 사용하였다. 이온주입후 열처리 전,후에 따른 불순물 분포를 SIMS(Secondary ion Mass Spectrometry)를 이용하여 살펴보았다. SIMS 결과로는 열처리 온도 및 시간의 증가에 따라서 dopant확산 및 활성화는 큰차이는 보이지 않고 오히려 감소하는 경향을 볼 수 있으며 또한 접합깊이와 농도가 약간 낮아지는 것을 볼 수 있었다. 결점(defect)을 감소시키기 위해서 diffusivity가 빠른 임계온도영역($1150^{\circ}C$-60sec)에서 RTA를 실시하여 dopant확산을 억제하고 점결점(point defect)의 재결합(recombination)을 이용하여 전위 (dislocation)밀도를 감소시켜 이온주입 Damage 및 면저항을 감소 시켰다. 이와 같은 특성을 process simulation(3)(silvaco)을 통하여 비교검토 하였다.

  • At the fuel processing system (FPS) of fuel cell vehicle, hydrogen recirculation blower (HRB) is used for the recirculation of remained hydrogen after reaction. In this paper, noise and vibration improvement of HRB is studied by changing design and control. It is checked the campbell diagram and critical speed for stability of rotor, and housing stiffness is improved using simulation of frequency response function (FRF). A method is suggested that can decrease the unbalance amount of the rotor and impeller which main source of noise and vibration. In order to reduce the noise during deceleration of blower, electrical braking is applied and tested the risk impact of durability. Founded the optimum switching frequency of the motor control, and reduced the idle rpm by increasing of aerodynamic performance. The superiority of paper is proved by measurement of the improved product's noise and vibration.

  • Tunneling spectra of B $i_2$S $r_2$Ca(C $u_{1-x}$ N $i_{x}$ )$_2$ $O_{8+}$$\delta$/ film by LPE method have been measured using break junctions. The energy gap 2$\Delta$ and 2$\Delta$/ $k_{B}$ $T_{c}$ $^{zero}$ increased with increase of ft. We obtained the energy gap Parameter 2$\Delta$(4.2 K) = 54.4~64 meV, and corresponding1y $\Delta$/ $k_{B}$ $T_{c}$ $^{zero}$=7.36~10.14, larger than the BCS value. The lattice constant c and critical temperature $T_{c}$ $^{zero}$ decrease with increase of $\chi$$_{L}$.

  • Societal interest on a faster transportation demands an increase of the train speed exceeding current operation speed of 350 km/h. To trace the pattern of variations in displacements and subsoil stresses in the concrete slab track system, finite element simulations were conducted. For a simple track-vehicle modeling, a mass-point system representing the moving train load was developed. Dynamic responses with various train speeds from 100 to 700 km/h were investigated. As train speeds increase the displacement at rail and subsoil increases nonlinearly, whereas significant dynamic amplification at the critical velocity has not been found. At low train speed, the velocity of elastic wave carrying elastic energy is faster than the train speed. At high train speed exceeding 400 km/h, however, the train speed is approximately identical to the elastic wave velocity. Nonlinearity in the stress history in subsoil is amplified with increasing train speeds, which may cause significant plastic strains in path-dependent subsoil materials.

  • Comparison of interfacial properties and microfailure mechanisms of oxygen-plasma treated poly(p-phenylene-2,6-benzobisoxazole(PBO. Zylon) and poly(p-phenylene terephthalamide)(PPTA, Kevlar) fibers/ epoxy composites were investigated using micromechanical technique and nondestructive acoustic emission(AE). Interfacial shear strength(IFSS) and work of adhesion, Wa of PBO or Kevlar fibers/epoxy composites increased by oxygen-plasma treatment. Plasma-treated Kevlar fiber shooed the maximum critical surface tension and polar term, whereas the untreated PBO fiber showed the minimum value. Microfibril fracture pattern of plasma-treated Kevlar fiber appeared obviously. Based on the propagation of microfibril failure toward core region. the number of AE events for plasma-treated PBO and Kevlar fibers increased significantly. The results oi nondestructive AE were consistent well with microfailure modes by optical observation in microdroplet and two-fiber composites tests.

  • A study on the distribution characteristics of inflowed warm air is important to analyze warm air storage in a room. Also, in point of energy saving during heating, warm air flow characteristics occurred by circulation and distribution of inflowed warm air should be analyzed, and the storage efficiency should be considered in order to increase efficiency of heating system. For this study, in the real-sized model room, the temperature differences between inflowing warm air and inner room air are 10, 20, $30^{\circ}C$(3steps), and the flow rates of inflowing warm air are 0.5, 1, 2, 3m/s(4steps) respectively as dynamic parameters. Also, anemos and vane diffuser are used as inlet geometric condition. Consequently, on geometric conditions, high thermal storage efficiency can be obtained with the vane diffuser, and heat flow characteristics depend on the inflowing velocity more than reference temperature difference.

Flame Detection Using Haar Wavelet and Moving Average in Infrared Video (적외선 비디오에서 Haar 웨이블릿과 이동평균을 이용한 화염검출)

  • In this paper, we propose a flame detection method using Haar wavelet and moving averages in outdoor infrared video sequences. Our proposed method is composed of three steps which are Haar wavelet decomposition, flame candidates detection, and their tracking and flame classification. In Haar wavelet decomposition, each frame is decomposed into 4 sub- images(LL, LH, HL, HH), and also computed high frequency energy components using LH, HL, and HH. In flame candidates detection, we compute a binary image by thresholding in LL sub-image and apply morphology operations to the binary image to remove noises. After finding initial boundaries, final candidate regions are extracted using expanding initial boundary regions to their neighborhoods. In tracking and flame classification, features of region size and high frequency energy are calculated from candidate regions and tracked using queues, and we classify whether the tracked regions are flames by temporal changes of moving averages.

  • Gas resources captured in the form of gas hydrates are an order of magnitude larger than the resources available from conventional resources. Focus of this research is to investigate the effect of DME on phase equilibria of methane hydrate, as well as the possibility of the use of the PRO/II computer simulation to estimate the phase equilibria. In systems containing water and a gaseous component like, for instance, methane, ethane, and propane, gas hydrates may occur, if conditions in terms of pressure and temperature are satisfied. Mixtures of gases, e.g. LPG or natural gas, are also able to form gas hydrates in the presence of water. The experiments presented here were performed at temperatures varying between 268.15K and 288.15K and at pressures varying between 1.88 MPa and 10.56 MPa. It was found that the phase equilibria of methane hydrate is influenced by the addition of DME to the system. The pressure for the equilibrium hydrate-liquid water-vapor (H - $L_w$ - V) in the system water + methane is reduced upon addition of DME. The phase equilibria of methane hydrate can be estimated by the PRO/II computer simulation, whereas those of methane hydrate containing DME or LPG can't be estimated properly.

  • In this paper, we analysis the performance of cooperative spectrum sensing with distance based weight for cognitive radio (CR) systems and CR systems sense the spectrum of the licensed user by using a energy detection method. Threshold is determined in accordance with the constant false alarm rate (CFAR) algorithm for energy detection. The signal of licensed user is OFDM signal and the wireless channel between a licensed user and CR systems is modeled as Gaussian channel. From the simulation results, the cooperative spectrum sensing with distance based weight combining (DWC) and equal gain combing (EGC) methods shows higher spectrum sensing performance than single spectrum sensing does. And the detection probability performance with the DWC is higher than that with the EGC.

Image Forensic Decision Algorithm using Edge Energy Information of Forgery Image (위·변조 영상의 에지 에너지 정보를 이용한 영상 포렌식 판정 알고리즘)

  • In a distribution of the digital image, there is a serious problem that is distributed an illegal forgery image by pirates. For the problem solution, this paper proposes an image forensic decision algorithm using an edge energy information of forgery image. The algorithm uses SA (Streaking Artifacts) and SPAM (Subtractive Pixel Adjacency Matrix) to extract the edge energy informations of original image according to JPEG compression rate(QF=90, 70, 50 and 30) and the query image. And then it decides the forge whether or not by comparing the edge informations between the original and query image each other. According to each threshold in TCJCR (Threshold by Combination of JPEG Compression Ratios), the matching of the edge informations of original and query image is excused. Through the matching experiments, TP (True Positive) and FN (False Negative) is 87.2% and 13.8% respectively. Thus, the minimum average decision error is 0.1349. Also, it is confirmed that the performed class evaluation of the proposed algorithm is 'Excellent(A)' because of the AUROC (Area Under Receiver Operating Characteristic) curve is 0.9388 by sensitivity and 1-specificity.
