수직방향으로 적층된 InAs 양자점의 광학적 특성

  • 양자점(Quantum dot : QD)를 이용한 소자를 만들기 위해서는 수직방향으로의 적층이 필수적이다. 양자점의 적층은 수직적으로 같은 위치에 정렬하므로, 고려되어야 할 요소로는 양자점간의 파동함수의 중첩(coupling)에 의한 특성변화, 적층의 진행에 따른 변형(strain)의 증가로 기인되는 volcano 모양으로 나타나는 결함등이 있다. 이러한 결함은 nonradiative recombination center로 작용하여 오히려 효율이 떨어지게 되는 현상이 발생하게 되므로 본 연구에서는 적층횟수에 따른 발광효율의 변화를 조사하여 소자응용에 적절한 적층 조건을 조사하였다. 시료성장은 molecular beam epitaxy (MBE) 장치를 이용하여 GAs(100) 기판위에 GaAs buffer를 58$0^{\circ}C$에서 150nm 성장후 InAs/GaAs 양자점과 50$0^{\circ}C$에서 적층회수 1, 3, 6, 10, 15, 20회로 하였으며 적층성장 이후 GaAs cap layer를 성장하였다. GaAs spacing과 cap layer의 성장온도 역시 50$0^{\circ}C$이며 시료의 분석은 photoluminescence (PL)과 scanning transmission electron microscope (STEM)으로 하였다. 적층횟수를 바꾸어 시료를 성장하기 전에 적층횟수를 10회로 고정하고 spacing 두께를 2.8nm, 5.6nm, 11.2nm로 바꾸어 성장하여 PL 특성을 관찰하여본 결과 spacing이 2.8nm인 경우 수직적으로 정렬된 양자점 간에 coupling이 매우 커서 single layer QD의 PL peak에 비해 약 100nm 정도 파장이 증가하였고, spacing의 두께가 11.2nm 일 경우는 single layer QD와 거의 같은 파장의 빛을 방출하여 중첩이 거의 일어나지 않지만 두꺼운 spacing때문에 PL세기가 감소하였다. 한편, 적층회수에 따른 광학적 특성을 PL로 조사하여 본 결과 peak 파장은 적층횟수가 1회에서 3회로 증가했을 때는 blue shift 하다가 이후 적층이 증가함에 따라 red shift 하였다. 그리고 10층 이상의 적층에서는 excited state에서 기인된 peak이 검출되었다. 이렇나 원인은 적층수가 증가함에 따라 carrier life time이 증가하여 exciter state에 carrier가 존재할 확률이 증가하기 때문으로 생각된다. 또한 PL 세기가 다소 증가하다가 10층 이상의 경우는 다시 감소함을 알 수 있었다. 반치폭도 3층과 6층에서 가장 적은 값을 보였다. 이와 같은 결과는 결함생성과 관련하여 STEM 분석으로 해석되어질 수 있는데 6층 적층시는 양자점이 수직적으로 정렬되어 잘 형성됨을 관찰할 수 있었고 적층에 따른 크기 변화도 거의 나타나지 않았다. 그러나 10층 15층 적층시 몇가지 결함이 형성됨을 볼수 있었고 양자점의 정렬도 완전하게 이루어지지 않음을 볼 수 있었다. 그러므로 수직적층된 InAs 양자점의 광학적 특성은 성장조건에 따른 결함생성과 밀접한 관련이 있으며 상세한 논의가 이루어질 것이다.

The Design and Fabrication of the Triple-Band Planar Monopole Antenna for Coupled U Patch Line and Rectangular Patch (U자형 패치 라인과 사각 패치를 결합한 삼중 대역 평면형 모노폴 안테나 설계 및 제작)

  • In this paper, the planar monopole antenna for multi-band service is proposed. The proposed antenna, which is a rectangular patch antenna with a U-shaped slit based on a monopole antenna for wide bandwidth characteristic, is designed and analyzed. The antenna size has been miniaturized by using the U-shaped slit. The frequency characteristics are modified and optimized by varying specific parameters. To obtain desired frequency bands, the U-shaped slit and patch lines have been applied. Whole antenna dimensions including the ground plane are $35{\times}50{\times}1\;mm^3$, and the antenna part size is $35{\times}27\;mm^2$. It is fabricated on the FR-4 substrate(${\epsilon}_r=4.4$) using a microstrip line of $50{\Omega}$ for impedance matching. For the measured results, the impedance bandwidth below a VSWR of 2 is 790~916 MHz, 1.74~2.14 GHz, and 2.36~3.13 GHz. The fabricated antenna is satisfied with the aimed impedance bandwidth in GSM/DCS/US-PCS/UMTS/Bluetooth/S-DMB applications.

Active and Passive Suppression of Composite Panel Flutter Using Piezoceramics with Shunt Circuits (션트회로에 연결된 압전세라믹을 이용한 복합재료 패널 플리터의 능동 및 수동 제어)

  • In this paper, two methods to suppress flutter of the composite panel are examined. First, in the active control method, a controller based on the linear optimal control theory is designed and control input voltage is applied on the actuators and a PZT is used as actuator. Second, a new technique, passive suppression scheme, is suggested for suppression of the nonlinear panel flutter. In the passive suppression scheme, a shunt circuit which consists of inductor-resistor is used to increase damping of the system and as a result the flutter can be attenuated. A passive damping technology, which is believed to be more robust suppression system in practical operation, requires very little or no electrical power and additional apparatuses such as sensor system and controller are not needed. To achieve the great actuating force/damping effect, the optimal shape and location of the actuators are determined by using genetic algorithms. The governing equations are derived by using extended Hamilton's principle. They are based on the nonlinear von Karman strain-displacement relationship for the panel structure and quasi-steady first-order piston theory for the supersonic airflow. The discretized finite element equations are obtained by using 4-node conforming plate element. A modal reduction is performed to the finite element equations in order to suppress the panel flutter effectively and nonlinear-coupled modal equations are obtained. Numerical suppression results, which are based on the reduced nonlinear modal equations, are presented in time domain by using Newmark nonlinear time integration method.

Synthesis of Substrates for Gene Therapy Monitoring of HSV1-TK System (유전자 영상용 HSV1-TK 기질의 합성)

  • Purpose : In gene therapy, tumor cells expressing the herpes simplex virus thymidine kinase are sensitive to prodrugs. Potential prodrugs IVDU and IVFRU were synthesized and radiolabeled with radioiodine for noninvasive imaging of herpes simplex virus type 1 gene expression. Material and Methods : 5-(2-trimethysilyl) vinyl-2'-deoxyuridine and 5-(2-trimethylsilyl)vinyl-2'-fluoro-2'-deoxyuridine, precursors of 5-(2--iodo)viny l-2'-deoxy uridine(IVDU) and 5-(2-iodo)-2'-vinyl-2'-deoxy-2'-fluororibofuranosyl uracil(IVFRU), were synthesized from reaction of trans-1-trimethylsillyl-2-tri-n-butylstannylethylene with 5-iodo-2'-deoxyuridine and 5-iodo-2'-fluoro-2'-deoxyuridine, respectively, on the condition of Pd catalyst. These precursors were separated from reaction mixture by silica gel column chromatography method. Each precursor was radioiodinated with radioiodine by mixing with ICI oxidizing agent. These radioiodinated compounds were purified with HPLC. Radiohalogen exchange has been shown to be effective for the synthesis of products with lower specific activity. Similarly, carrier-added and high specific activity products have been isolated in respectable radiochemical yields using ICI method. Results : Synthetic yield of precursors, IVDU and IVFRU were 43% and 18%, respectively. Radiochemical purity of both compunds was over 98%. Conclusion : We synthesized precursors of IVDU and IVFRU for monitoring of HSV1-tk gene expression. Radiotracers were radioiodinated with high radiolabeling yield by ICI method.

  • Because of development of information technology, moving picture can run various platforms. We should consider and apply users' attitude as well as production technique because convergence between mobile and media technology may be increased full-browsing service using mobile device. Previous research related to production technique in various platforms only focus on video quality and adjustment of screen size. However, besides of technical side, production techniques should be changed such as image production as well as image editing by point of view aesthetic. Mise-en-scene such as camera angle, composition, and lighting is changed due to HD image. Also image production should be changed to a suitable full-browsing service using mobile device. Therefore, we would explore a new suitable production techniques and image editing for smart phone. To propose production techniques for smart phone, we used E-learning production system, which are transition, editing technique for suitable converting system. Such as new attempts are leading to new paradigm and establishing their position by applying characteries such as openness, timeliness to mobile. Also it can be extended individual area and established as expression and play tool.

Time-dependent Analysis of Reinforced and Prestressed Concrete Structures Incorporating Creep Recovery Function (크리프 회복 거동을 고려한 철근콘크리트 및 프리스트레스트 콘크리트 부재의 장기거동해석에 관한 연구)

  • The creep of concrete structures caused by variable stresses is generally calculated by step-by-step method based on the superposition of creep function. Although most practical application is carried out by this linear assumption. significant deviations between predictions and experiments have been observed when unloading takes place, that is. stress is reduced. This shows that the superposition of creep function does not describe accurately the effect of sustained compressive preload. The main purpose of this study is to propose a creep analysis model which is expressed with both creep function and creep recovery function where increase or decrease of stress is repeated. In these two function method, the creep behavior is modelled by using linear creep law for loading and creep recovery law for unloading. To apply two function method to time analysis of concrete structures, the calculation method of creep strain increment under varying stress is proposed. The calculation results based on the present method correlates very well with test data, but the conventional superposition method exhibits large deviation from test results. This paper provides a more accurate method for the time dependent analysis of concrete structures subjected to varying stress, i.e. increasing or decreasing stress. The present method may be efficiently employed in the revision of future concrete codes.

수정자발형성법을 통한 높은 균일도와 밀도를 갖는 InAs/GaAs 양자점 형성 및 특성평가

  • 최근 Stranski-Krastanov (SK) 성장법을 이용한 자발형성 (Self-assembled) InAs/GaAs 양자점 (Quantum Dot) 연구가 기초 물리학뿐만 아니라 응용에 있어 활발하게 진행되고 있다. 그러나 기존 보고에 따르면 SK 성장법을 통한 InAs/GaAs 양자점은 크기, 균일도, 및 밀도 등의 성장거동 제어에 한계가 있다. 예로, 성장속도 및 증착양이 감소하더라도 상대적으로 크기가 큰 InAs/GaAs 클러스터 (Cluster)를 형성하여 크기분포의 불균일 및 결함을 야기하여 결과적으로 전기/광학적 특성을 저해하는 요인이 된다. 이를 개선하기 위한 방안으로 SK 성장법을 변형한 다양한 수정자발형성법이 제안되어 연구되고 있다. 본 논문에서는 기존 SK 성장법과 Arsenic-interruption Technique(AIT), In Pre-deposition (IPD)법을 각각 접목한 수정자발형성법을 이용하여 상대적으로 크기가 큰 InAs/GaAs 양자점 또는 클러스터 형성을 감소시켜 공간적 크기 균일도 및 밀도를 제어한 결과를 보고한다. 성장된 InAs/GaAs 양자점 시료의 구조 및 광학적 특성을 원자력간현미경 (Artomic Force Microscopy, AFM)과 Photoluminescence (PL) 분광법을 이용하여 분석하였다. 기존 SK 성장법을 이용하여 형성한 기준시료의 AFM 이미지에서 InAs/GaAs 양자점과 클러스터의 공간밀도는 각각 6.4*1010/cm2와 1.4*109/cm2로 관찰되었다. 그러나, AIT를 이용한 양자점 시료의 경우 상대적으로 크기가 큰 InAs/GaAs 클러스터는 관찰되어지지 않았고, 양자점 밀도는 8.4*1010/cm2로 SK 양자점에 비하여 30% 정도 개선되었다. 또한, InAs/GaAs 클러스터를 제외한 공간 균일도는 SK-InAs/GaAs 양자점의 15.6%에 비하여 8%로 크게 개선된 결과를 얻었다. AIT 성장법을 이용한 InAs/GaAs 양자점에서 원자의 이동거리 (Migration Length)의 제어로 양자점의 형성특성이 개선된 것으로 설명할 수 있으며, Arsenic 차단 시간이 임계점 이상으로 길어지면 다시 InAs/GaAs 클러스터들이 형성되는 것을 관찰할 수 있었다. InAs/GaAs 양자점과 클러스터 형성 특성이 초기 표면 조건에 어떻게 영향을 받는지 분석하기 위해, InAs 양자점 성장 이전에 V족 물질 공급 없이 Indium의 공급시간을 1초(IPDT1S 시료), 2초 (IPDT2S 시료), 3초 (IPDT1S 시료)로 변화시키면서 증착하고 기존 SK 성장법으로 양자점을 성장하였다 (IPD성장법). 그 결과 IDP1S 양자점 시료의 공간밀도가 10*1010/cm2로 SK InAs/GaAs 양자점 시료에 비해 약 60% 정도 증가하였고, 클러스터도 관찰 할 수 없었다. 그러나 IPD 시간이 증가할수록 다시 InAs/GaAs 클러스터들이 형성되는 것을 관찰할 수 있었다. 이러한 결과는 InAs/GaAs 양자점 성장초기에 InAs 핵생성 사이트 (Nucleation site)의 크기 및 상태를 제어하는 것이 양자점의 밀도 및 균일도를 제어하는 중요한 요소임을 알 수 있다.

  • Metal matrix composite(MMCs) have been rapidly becoming one of the strongest candidates for structural materials for high temperature application. It is well recognized that MMCs always experience at least one large cool-down from processing temperature before my significant applied service loading. Due to the large difference in thermal expansion coefficient between the fiber and matrix, large thermal residual stresses generally develop in composites. It was reported from many previous studies that the effects of thermal residual stress on mechanical properties and fracture behavior were much more complex and dramatic than conventional engineering materials. Therefore it is crucial to evaluate the effect of heat treatment which changes the characteristic of distribution of thermal residual stress in MMCs. Single fiber composite(SFC) test based on the balance in a micromechanical model is a quite convenient method to evaluate interfacial shear strength(IFSS) and the failure mode of composite. In this study the effect of heat treatment on IFSS and the microscopic failure mechanism of MMC is investigated by combining acoustic emission(AE) technique with SFC test. The characteristic of AE signal, IFSS and microscopic failure mechanism due to heat treatment condition is discussed.

  • On the basis of the specific interrelationship between the species or variety of leguminous crops and the species or strain of nodule bacteria, Rhizobia, the rhizobial species and strain must be effectively chosen for the successful inoculation. The present paper describes on some results of the isolation and taxonomic study on the native rhizobial strains isolated from the nodules of five species of leguminous crops such as numerous varieties of soy bean, lespedeza, birdfoot trefoil, ladino and red clovers. The isolated strains of soy bean nodule bacterium, Rhizobium japonicum were grouped through the inoculation test on variety Changdanbaikmock into the effective, noneffective and toxic strain for the nodule formation. In the study of the effect of some inorganic and organic nitrogenous compounds on the growth of Rhizobium japonicum strain Ac 20, a promotive response was showed by asparagine, and glutamine, but hydroxylamine, nitrite, hydrazine and azide was inhibitory at the concentration of $10^{-2}M/l$ in mannitol-yeast extract basal medium. In the physiological characteristics each strain showed somewhat different activities of the indole-3-actic acid formation and hydrogenase and discussed with these characters in relation to nodule forming ability.

Development of Rapid Detection Method for Volatilized Formaldehyde from Wood (목재 폼알데하이드 신속검출 공정개발)

  • We designed a new rapid detection method for volatilized formaldehyde from wood. The process was installed with volatilizing and collecting parts in an incubator. For rapid sampling of formaldehyde from wood, we pulverized the wood to sawdust, and used 0.15-2.0 mm particles for the tests. The highest sampling rate (94.8%) was obtained at 40 mL/min flow rate and $100^{\circ}C$. Under the optimized condition, we could collect the volatilized formaldehyde with good recovery rate. The developed method was applied to the monitoring of the formaldehyde from wood, and the measured concentrations were 0.7-4.6 ${\mu}g/g$ from natural wood, 5.9-12.3 ${\mu}g/g$ from preserved wood, and 5.9-211.5 ${\mu}g/g$ from chemical adhesive processed wood. From the results, we identified natural wood sawdust and chemically processed wood (medium density fiberboard, high density fiberboard, particle board) by the formaldehyde contents except preserved wood.
