In this study, we have studied the characteristics of the organic photodiode varying due to the blending conditions of the quantum dots (QDs). The active layer of the photodiode was formed with poly (3-hexylthiophene) and phenyl-C61-butyric acid methyl ester, and CdSe QDs with and without ZnS shell were blended in the active layer. The photodiode with CdSe/ZnS QDs showed the highest power conversion efficiency (PCE) and short-circuit current (Jsc). The performance change of the organic photodiode by X-ray irradiation was also measured. Regardless of X-ray irradiation conditions, the photodiode with CdSe/ZnS QDs showed better stability than other cases.
The core-shell InGaN/GaN Multi Quantum Well-Nanowires (MQW-NWs) that were selectively grown on oxide templates with perfectly circular hole patterns were highly crystalline and were shaped as high-aspect-ratio pyramids with semi-polar facets, indicating hexagonal symmetry. The formation of the InGaN active layer was characterized at its various locations for two types of the substrates, one containing defect-free MQW-NWs with GQDs and the other containing MQW-NWs with defects by using HRTEM. The TEM of the defect-free NW showed a typical diode behavior, much larger than that of the NW with defects, resulting in stronger EL from the former device, which holds promise for the realization of high-performance nonpolar core-shell InGaN/GaN MQW-NW substrates. These results suggest that well-defined nonpolar InGaN/GaN MQW-NWs can be utilized for the realization of high-performance LEDs.
The core/shell of nanowires (NWs) with Cu-doped CdSe quantum dots were fabricated as an electron transport layer (ETL) for perovskite solar cells, based on ZnO/TiO2 arrays. We presented CdSe with Cu2+ dopants that were synthesized by a colloidal process. An improvement of the recombination barrier, due to shell supplementation with Cu-doped CdSe quantum dots. The enhanced cell steady state was attributable to TiO2 with Cu-doped CdSe QD supplementation. The mechanism of the recombination and electron transport in the perovskite solar cells becoming the basis of ZnO/TiO2 arrays was investigated to represent the merit of core/shell as an electron transport layer in effective devices.
The RGO with controllable oxygen functional groups is a novel material as the active layer of resistive switching memory through a reduction process. We designed a nanoscale conductive channel induced by local oxygen ion diffusion in an Au / RGO+GQD / Al resistive switching memory structure. A strong electric field was locally generated around the Al metal channel generated in BIL, and the local formation of a direct conductive low-dimensional channel in the complex RGO graphene quantum dot region was confirmed. The resistive memory design of the complex RGO graphene quantum dot structure can be applied as an effective structure for charge transport, and it has been shown that the resistive switching mechanism based on the movement of oxygen and metal ions is a fundamental alternative to understanding and application of next-generation intelligent semiconductor systems.
The stabilized all-solid-state battery structure indicate a fundamental alternative to the development of next-generation energy storage devices. Existing liquid electrolyte structures severely limit battery stability, creating safety concerns due to the growth of Li dendrites during rapid charge/discharge cycles. In this study, a low-dimensional graphene quantum dot layer structure was applied to demonstrate stable operating characteristics based on Li+ ion conductivity and excellent electrochemical performance. Transmission electron microscopy analysis was performed to elucidate the microstructure at the interface. The low-dimensional structure of GQD-based solid electrolytes has provided an important strategy for stable scalable solid-state lithium battery applications at room temperature. This study indicates that the low-dimensional carbon structure of Li-GQDs can be an effective approach for the stabilization of solid-state Li matrix architectures.
양자점은 수 나노미터 크기의 반도체 나노입자로 우수한 발광 특성 및 색순도, 간단한 밴드갭 조절의 장점 때문에 이를 발광원으로 사용한 양자점 디스플레이가 차세대 디스플레이로 주목받고 있다. 하지만 전하 주입 불균형 문제로 인해서 소자의 효율 및 안정성에 큰 문제가 발생하고 이를 해결하기 위한 많은 연구가 진행되었다. 본 논문에서는 전자 및 정공 수송층에 중간층을 삽입하여 양자점 디스플레이의 발광과 수명 특성을 향상시킨 연구와 정공 수송층의 구조 변화를 통해서 정공 수송 능력을 향상시킨 연구들에 대해서 소개하고자 한다.
본 연구에서는 최근 많은 분야에서 응용되고 있는 형광물질인 양자점을 생명고분자인 키토산과 반응시켜 얻은 나노입자와 금속성 골드 나노입자, 그리고 실버 나노입자로 외부를 코팅하여 나노약물 전달체를 얻을 수 있었다. 키토산은 생체고분자로써 무독성이며 인체적합성 고분자이다. 양자점은 2~10 nm의 크기를 가지는 반도체성 나노입자이다. 양자점은 생명분자나 생명단백질의 비슷한 크기를 갖으며, 그 크기에 따라 알맞은 가시광선 영역의 빛을 발산할 수 있도록 조절 가능하므로, 세포 바이오 마킹, 약물전달체 등에 효과적으로 쓰일 수 있다. 따라서 키토산 나노입자 말단의 아민기와 양자점의 카르복실기가 아미드결합을 형성하여 반응하게 조절하였다. 양자점의 독성을 완화시키기 위해 코팅재료로 사용된 금속성 나노입자 중 골드나노입자는 약 5~10 nm의 크기를 가지고 있고, 인체에 무해하고 음전하를 띄어서 양전하를 띈 고분자와 쉽게 복합체를 형성할 수 있는 장점이 있다. 향균성으로 잘 알려진 실버나노입자는 약 5 nm의 크기를 가지고 있고, 은 나노입자로 코팅을 하면 미생물 감염을 미리 방지 할 수 있는 장점을 가지고 있다. 본 연구에서 만들어진 QDs-키토산-골드 & QDs-키토산-실버 나노쉘의 입자크기는 약 100 nm의 크기를 갖었으며, 목적하는 바 형광특성을 잘 보여주고 있었다. 이러한 입자들은 정전기적 상호작용에 의하여 각각 골드나노입자와 실버나노입자로 코팅되어 나노 약물전달체로 완성할 수 있었다.
일반적으로 고출력 반도체 레이저 다이오드는 발진 파장 및 광출력에 따라 다양한 분야에 응용되고 있으며, 특히 발진파장이 808 nm 대역인 고출력 레이저 다이오드의 경우 재료가공, 펌핌용 광원, 의료 분야 등 다양한 응용분야를 가진 광원 중의 하나라고 할 수 있다. 808 nm 대역의 레이저 다이오드 제작에는 현재 InGaAsP/InGaP/GaAs 및 InGaAlAs/GaAs 양자우물을 이용하여 제작되고 있으나 양자우물과 이를 둘러싸는 장벽물질간의 band-offset이 적어 효율적인 고출력 레이저 다이오드의 제작에 다소 어려움이 있기 때문에 강한 캐리어 구속 효과를 지니는 양자점 혹은 양자대쉬 구조를 사용하는 것이 고출력 레이저 다이오드를 제작할 수 있는 한 방법이다. 실험에 사용된 InP/InGaP 양자구조는 Riber사의 compact21 MBE 장치를 사용하여 성장하였으며 GaAs기판을 620-630도에서 가열하여 표면의 산화층을 제거하고 580도에서 약 100 nm 두께의 GaAs 버퍼층 및 50 nm 두께의 InGaP층을 성장하였다. 양자 구조는 MEE (migration enhanced epitaxy) 방식으로 성장되었는데, 이는 InP/InGaP 의 lattice mismatch율이 작아 양자 구조 형성이 어렵기 때문에 InP/InGaP 양자 구조 성장에 적합하다고 생각하였으며, Indium 2초, growth interuption time 10초, phosphorous 2초 그리고 growth interuption time 10초를 하나의 시퀀스로 보고, 그 시퀀스를 반복하여 양자 구조를 성장하였다. 본 실험에 사용된 P 소스는 Riber사의 KPC-250 P-valved cracker모델을 사용하였으며 InP의 성장률은 0.985${\AA}/s$이다. InP/InGaP 양자구조 성장 중에, 성장 온도, 시퀀스 수의 변화 등 다양한 조건을 변화 시켜 샘플을 성장시켰고, 양자 구조 성장을 확인하기 위하여 AFM 및 SEM을 통해 구조적 분석을 하였으며 PL 측정을 통해 광학적 분석을 진행하였다.
반세기가 지나는 동안 우리는 반도체의 크기가 계속해서 작아지는 것을 경험해왔다. 반도체 디바이스들의 차원이 100 nm 이하로 작아지면서, 나노와이어나 나노튜브로 이루어진 나노 소자들은 필연적으로 양자효과[1] 같은 저차원효과가 나타나게 된다. 특히 1차원 반도체 구조에서는 전자상태 밀도의 변화에 수반되는 전자-포논의 상호작용이 감소되어 전자이동도가 증가할 것으로 예측되었고, 이러한 이동도의 증가는 그동안 나노와이어나 나노튜브의 전기 전도도 증가가 일어난 실험적 데이터를 설명하는 이론적 받침이 되었다[2]. 한편 일차원 반도체 구조 체에서는 채널의 저차원화에 따른 전기장의 불균일성이 심화되고 이로 인하여 벌크와 매우 다른 전기수송 특성이 나타날 수 있는데 이러한 점이 그동안 간과되어 왔다. 본 연구에서는 시뮬레이션을 통하여 양자효과를 배제한 정전기적인 저차원 효과만으로도 전기 전도도가 증가할 수 있음을 보이고자 한다. 우리는 푸아송 방정식과 표동-확산 방정식을 SILVACO사의 ATLAS 3D 시뮬레이터를 이용하여 풀었다. 이 시뮬레이션에 사용된 실리콘 나노와이어는 길이를 $2{\mu}m$로 고정시키고 다양한 정사각형 단면적을 가진 구조로 하였다. 여기서 정사각형의 한변을 10nm 에서 100 nm까지 변화시켰다. 실리콘 채널의 도핑농도가 $1{{\times}}1016cm-3$일 경우, 낮은 전압, 즉 < 0.5 V 이하 영역에서는 벌크와 같은 선형적인 전류-전압 특성이 나타나지만, 그 이상의 전압 영역에서는 전류-전압 그래프가 위로 휘어지며(super-linear) 전기전도도가 확연히 증가함을 알 수 있었다. 예를 들어 2 V에서는 벌크에 비하여 흐르는 전류가 2배나 더 향상되었다. 이런 비선형적인 성질은 높은 전압을 인가하였을 때 나노와이어 채널 전반에 걸쳐 charge neutrality가 깨지게 되고 전하밀도가 증가하여 전도도 증가가 일어나는 것으로 밝혀졌다. 이 결과는 기존의 나노선에서의 전기전도도 증가 현상을 설명할 수 있는 대안을 제공할 수 있다.
