GSMBE 방법으로 Si(110) 기판 위에 성장된 GaN 박막의 미세구조 연구

  • 실리콘 (Si) 기판 위에 고품질의 갈륨질화물 (GaN) 박막을 성장시키기 위한 노력이 계속되고 있다. 실리콘 기판은 사파이어 기판 보다 경제적인 측면에서 유리하고, 실리콘 직접화 공정에 GaN 소자를 쉽게 접목 가능하다는 장점이 있다. GaN 박막은 2차원 전자 가스형성을 통한 고속소자, 직접 천이형 밴드갭을 이용한 발광소자 및 고전압 소자로써 활용 가능한 물질이다. 종래에는 Si(100) 및 Si(111) 기판 위에 GaN 박막 성장에 대한 연구가 주로 진행되었다. 하지만 대칭성과 격자 불일치도 등 결정학적 특성을 고려할 때 Si(100) 기판 위에 고품질의 GaN 박막을 성장시키는 것은 쉽지 않다. Si(111) 기판은 실리콘 소자 직접화 공정에 적합하지 못한 단점을 가지고 있다. 반면, 최근 Si(110) 기판 위에서 비등방적 변형 제어를 통한 고품질 GaN 박막 성장이 보고 되어 실리콘 집적 소자와 결합한 고전압 소자 및 고속소자 구현에 관한 연구가 진행되고 있다. 본 연구에서는 투과전자현미경 연구를 바탕으로 Si(110) 기판 위에 성장된 GaN의 미세구조에 관한 연구를 소개한다. 열팽창계수의 차이에 의한 GaN 박막 내 결함 생성을 줄이기 위하여 AlN 완충층이 사용되었다. GaN 박막을 암모니아 ($NH_3$) 유량이 다른 조건에서 성장시킴으로써 GaN 박막 미세구조의 암모니아 유량 의존성에 관한 연구를 진행하였다. GaN 박막에서 투과전자현미경 연구와 X-ray 회절 연구를 통하여 결함 거동 및 결정성을 확인하였다. $NH_3$ 유랑이 증가함에 따라 GaN의 성장 거동이 3차원에서 2차원으로 변화됨을 관찰하였다. 또한, 전위밀도의 증가도 확인되었다. $NH_3$ 유량이 낮은 경우 GaN 전위는 AlN와 GaN 경계에 주로 위치하고 GaN 표면 근처에는 전위밀도가 감소하였으나, $NH_3$ 유량이 높을 경우 GaN 박막 표면까지 전위가 관통됨을 확인하였다.

Structural defects in the multicrystalline silicon ingot grown with the seed at the bottom of crucible (종자결정을 활용한 다결정 규소 잉곳 내의 구조적 결함 규명)

  • Because of the temperature gradient occurring during the growth of the ingot with directional solidification method, defects are generated and the residual stress is produced in the ingot. Changing the growth and cooling rate during the crystal growth process will be helpful for us to understand the defects and residual stress generation. The defects and residual stress can affect the properties of wafer. Generally, it was found that the size of grains and twin boundaries are smaller at the top area than at the bottom of the ingot regardless of growth and cooling condition. In addition to that, in the top area of silicon ingot, higher density of dislocation is observed to be present than in the bottom area of the silicon ingot. This observation implies that higher stress is imposed to the top area due to the faster cooling of silicon ingot after solidification process. In the ingot with slower growth rate, dislocation density was reduced and the TTV (Total Thickness Variation), saw mark, warp, and bow of wafer became lower. Therefore, optimum growth condition will help us to obtain high quality silicon ingot with low defect density and low residual stress.

Numerical Analysis for Heat Transfer Characteristics of Elliptic Fin-Tube Heat Exchanger with Various Shapes (다양한 형상에 따른 타원형 핀-튜브 열교환기의 열전달 특성에 관한 수치해석)

  • In this study, the characteristics of the heat transfer coefficient and pressure drop were numerically analyzed according to the axis ratio (AR), pitch, location of vortex generator, and bump phase of the tube surface about an elliptical fin-tube heat exchanger. The boundary condition for CFD analysis was decided as a tube surface temperature of 348 K and inlet air velocity of 1-5 m/s. RSM 7th turbulent model was chosen as the numerical analysis for the sensitivity level. The analysis results indicated that the AR and transverse pitch decreased whereas the heat transfer coefficient increased. On the other hand, there was little difference in the longitudinal pitch. Furthermore, the heat transfer rate was more favorable when the vortex generator was located in front of the tube. Also, the bump phase of the tube surface indicated that the pressure drop and heat transfer were more favorable with the circle type than with the serrated type.

Characteristics of Flow Field at Curved Section of Oil Fence using PIV Measurements and CFD Simulations (PIV 계측과 CFD 해석을 통한 오일펜스 만곡부 단면에서의 유동장 특성)

  • PIV measurements of the velocity field, pressure field, vorticity, and turbulent intensity in the rear of curved section of an oil fence with current speed showed that the flow directions in the rear of flow boundary area were similar to those in the front of it. As the current speed increased, the patterns of pressure distribution were changed, and the turbulent flow became more irregular. CFD simulations under the same conditions as the PIV tests showed that the flow patterns of the wake were similar to those by PIV tests in speed of 0.3 m/s and less, but were distinctively deviated from those in 0.4 m/s due to the flexibility of the oil fence, which was not properly taken care of in CFD modeling.

Prediction and Application of the Dynamic Modulus of Elasticity of Concrete Using the Wavelet Analysis (웨이블릿 해석을 이용한 콘크리트의 동탄성계수 추정 및 응용)

  • The dynamic modulus of elasticity of concrete can be determined nondestructively using impact echo test as prescribed in KS F 2437. The fundamental longitudinal frequency of the concrete cylinders with free-free boundary condition was estimated by the wavelet transform theory. The advantage of the wavelet transform over either a pure spectral or temporal decomposition of the signal is that the features of the pertinent signals can be characterized in the time-frequency plane. For the concrete mix design utilized in this study, no significant difference between the dynamic and the static moduli of elasticity was observed. This was contrary to the perceived general notion of having the dynamic modulus considerably higher than the static modulus. It has been shown that the modulus from static and dynamic by impact echo test are comparable to each other fairly well, when the effect of strain level was properly taken into account. In this experimental test, it was shown that the dynamic modulus is approximately equal to the tangent modulus at $1{\times}10^{-4}$ strain level.

Application of Laser Beam Deflection Technique to Analysis of Stresses Generated during Hydrogen Diffusion through Pd Foil Electrode

  • The present work describes the capabilities of laser beam deflection (LBD) technique for the analysis of the stresses developed during hydrogen diffusion through Pd foil electrode. First, we explain briefly the elasto-diffusive (Gorsky effect) and diffusion-elastic phenomena. A model for the diffusion-elastic phenomenon is theoretically derived from the solution of the Fick's equation for given initial and boundary conditions, Vegard's second law and Hooke's law. Second, we introduce how to apply the principle of LBD technique to the study on the stresses generated during hydrogen diffusion. From the comparison of the deflection transients numerically calculated with those experimentally measured, we finally discuss the change in the tensile deflection with time in terms of hydrogen concentration profile transient and hydrogen diffusivity.

Multiple steady state solutions in a two dimensional cavity flow (2차원 캐비티 유동에서 다중 정상 해에 관한 연구)

  • In this study steady state solutions of cavity flows driven by two moving walls are studied. The north and east walls of the cavity are movable where as the remaining two walls are fixed in space. Numerical experiments for three different driving schemes for moving walls are done at two different Reynolds numbers of Re=40 and 400. The first scheme is to accelerate north and east walls simultaneously. In the second one, the north wall is started first and the east wall is accelerated later. In the third one the east wall starts first. It is usually expected that all these three cases yield the same steady state solution after sufficiently long time. However, present numerical experiments show that such a usual belief is valid only when the Reynolds number is low enough (Re=40). At higher Reynolds number (Re=400), the flow develops to three different steady states depending on the history of the boundary condition change.

A study on heat transfer and pressure drop characteristics of plain fin-tube heat exchanger using CFD analysis (CFD 해석을 통한 Plain형 핀-튜브 열교환기의 열전달 및 압력강하 특성에 관한 연구)

  • The fin-tube heat exchanger being used for industrial boiler, radiator, refrigerator has been conducted in various studies to improve it's performance. In this study, the characteristics of heat transfer and pressure drop was theoretically analyzed according to longitudinal pitch, location of vortex generator, bump phase and number of the tube surface about the plain fin-tube heat exchanger. The boundary condition for the CFD (Computational Fluid Dynamics) analysis applied with the SST (Shear Stress Transport) turbulence model assumed as the tube surface temperature of 333 K, the inlet air temperature of 423-438 K and the inlet air velocity of 1.5~2.1 m/s. The analysis results indicated that the heat transfer coefficient is not affected highly by the longitudinal pitch, and the heat transfer characteristics was more favorable when the vortex generator was located in front of the tube. Also the bump phase of the tube surface indicated that circle type was more appropriate than serrated type and triangle type in the characteristics of heat transfer and pressure drop, and the sixteen's bump phase of circle type was most favorable.

Water Quality Modeling of the Nakdong River due to Restoration Project (낙동강 살리기 사업에 따른 수질 변화 예측)

  • 낙동강은 4대강 살리기 사업에 의해 8개의 보(상주보, 낙단보, 칠곡보, 강정보, 달성보, 합천보, 함안보)가 하천 내에 건설되고 약 4억톤의 준설이 실시되면서 지형적으로 막대한 변화를 맞이하게 된다. 낙동강은 상류의 안동댐 및 임하댐에서 방류수, 중류의 구미 및 대구 등의 오염원 그리고 하류의 남강에 의한 영향 및 낙동강 하구언에 의한 정체에 의한 영향으로 지역적으로 수질 및 수리 특성이 서로 다르게 나타나고 있다. 낙동강에 건설되는 수중보들 또한 이러한 유입 및 경계 조건에 따라 서로 다른 수질특성을 나타낼 것으로 판단되며 이에 대한 영향을 미리 예측하고 발생 가능한 악영향에 대한 대안을 수립하는 것이 중요하다고 본다. 본 연구에서는 낙동강의 4대강 사업에 의한 지점별 및 시기적 영향을 정확하게 분석하기 위해 3차원 수리동역학 모델 EFDC와 수질모델 WASP을 연계하여 사용하였다. 연구대상지역은 안동댐 방류지점에서 낙동강 하구역까지의 총 334km의 지역을 포함하였으며 하천의 폭 방향, 수심방향 및 흐름방향에 대하여 3차원으로 격자를 구성하여 하천을 표현하였다. 수리 및 수질 보정에 필요 한 입력자료는 국토해양부 및 환경부 등에서 발표 된 자료를 이용하였으며 2007년을 기준으로 모의를 실시하였다. 4대강 살리기 사업에 의한 8개의 보 건설 및 낙동강 전역의 준설의 영향을 예측하여 사업 전 및 사업 후로 각각 구분하여 비교하였으며 사업 후 체류시간의 증가와 준설로 인한 수심증가에 따른 복합적인 원인에 의해 수질에 영향이 미치는 것으로 나타났다. 사업 후 낙동강의 각 수중보 출구 부근 지점에서 예측된 수질 특성은 사업전에 비하여 $BOD_5$는 전반적으로 감소하나, TN 및 TP 는 유사한 특성을 나타내었다. 그러나 Chl-a 농도는 상류와 중류에서는 체류시간의 증가로 증가하는 경향을 나타내었으며 이는 수질이 양호한 상류 지역에서 특히 큰 차이를 나타내는 경향으로 분석되었다. 그러나 낙동강 하구언 지역은 Chl-a 농도가 사업에 의해 약간 감소되는 경향을 나타내어 여타 구간과 다른 경향을 나타내었다. 이는 낙동강 하류의 Chl-a 농도가 이미 매우 높은 상태에서 체류시간에 의한 성장 촉진 보다는 수심증가로 인한 광량제한 효과가 더욱 지배적으로 나타난 것에 의한 영향으로 추정된다.

Water Quality Modeling for Bokha Stream by WASP5 Model (WASP5 모형을 적용한 복하천의 수질 예측)

  • WASP5 was applied to evaluate water quality of Bokha stream with 17km of its main stem located in Ichon-city, Kyunggi province in Korea. Boundaries of the stream for the WASP5 were the Jumi bridge, 10 major tributaries and one wastewater treatment system. The stream was divided into 37 segments with about 350m length. The flowrate of the 10 day's average of the stream was obtained from the hydrograph data and the discharge-stage rating curve. Simulated quality constituents included nitrogen, phosphorus, BOD and DO. Monthly records of water quality and loads in 1996 were used for the calibration of parameters of WASP5. Simulation showed high correlations between calculated and observed concentration with monthly runoff ratio in Bokha stream. At downstream boundary, Jumi bridge [Seg.36], similar correlations were appeared. However, simulated concentrations by using annual runoff ratio were somewhat differentiated from those of the observed.
