비휘발성 메모리 소자에서 트랩밀도와 분포에 따른 전기적 성질

  • 유기물/무기물 나노 복합체를 사용하여 제작한 메모리 소자는 간단한 공정과 3차원의 고집적, 그리고 플렉서블한 특성을 가지고 있어 차세대 전자 소자 제작에 매우 유용한 소재이기 때문에 많은 연구가 진행되고 있다. 다양한 유기물 메모리 소자중에서 유기 쌍안정성 소자(organic bistable devices, OBD)의 전하 수송 메커니즘은 많이 연구가 되었지만, 트랩의 밀도와 분포에 따른 전기적 특성에 대한 연구는 미흡하다. 본 연구에서는 두 전극 사이에 나노 입자가 분산되어 있는 유기물 박막에 존재하는 트랩의 밀도와 분포로 인해 같은 인가전압에서도 다른 전도율이 나타나는 현상을 분석하였다. 하부 전극으로 Indium-tin-oxide가 코팅된 유리기판과 상부 전극인 Al 사이에 나노입자가 분산된 폴리스티렌 박막을 기억 매체로 사용하는 OBD를 제작하였다. OBD의 전기적 특성을 관찰하기 위하여 space-charge-limited-current (SCLS) 모델을 사용한 이론적인 연구를 실험 결과와 비교 분석하였다. 계산된 전류-전압 결과는 트랩 깊이에 따른 가우스 분포로 이루어진 개선된 SCLS 모델을 사용하였을 때 측정된 전류-전압 결과와 잘 일치 하였다. 낮은 인가전압에서 Ohmic 전류가 생기는 것을 개선된 SCLS 모델과 병렬저항을 사용하여 설명하였다. 이 연구 결과는 유기물/무기물 나노 복합체를 사용하여 제작한 OBD의 트랩의 밀도와 분포에 따른 전기적 특성을 이해하는데 도움을 준다.

Correction method for the Variation of the Image Plane Generated by Various Symmetric Error Factors of Zoom Lenses of Digital Still Cameras and Estimation of Defect Rate Due to the Correction (디지털 카메라용 줌렌즈에서 대칭성 오차요인에 의한 상면 변화의 보정과 이에 따른 불량률 예측)

  • In the zoom lens of digital still cameras with the variation of the image plane generated by various symmetric error factors such as curvature, thickness and refractive index error of each lens surface about the optic axis, we induce a theoretical condition to fix constantly the image plane by translating the compensator group of the zoom lens by using the Gaussian bracket. We confirm the validity of this condition by using three examples of general zoom lens types with 3, 4, and 5 groups, respectively. When these error factors are randomly changed within the range of tolerance according to the Monte Carlo method, we verify that the distributions of the degree of moving of the compensator are normal distributions at three zoom lens types. From capability analysis using these results, we theoretically propose the method estimating the standard deviation, that is, sigma-level, as a function of the maximum movement of the compensator.

  • 상용화된 박막 코팅 자기 저장 디스크의 기계역학 및 윤활적 물성치를 도출하기 위하여 Nano-Indentation 과 Nano-Scratch 실험이 수행되었다. 자기 디스크는 원주방향으로 일정한의 분석을 위하여 AFM(Atomic Force Microscopy)이 사용되었다. 텍스처 방향에 따른 표면조도의 변화는 가우스 확률 분포(Gaussian probability distribution)와 Weibull누적 확률 이론(Weibull cumulative probability theory)에 의하여 분석되었다. 표면 조도와 마찰계수는 텍스처의 스캐닝(scanning) 방향에 의존한다는 것이 확인 되었다.

Analysis of Subthreshold Characteristics for Double Gate MOSFET using Impact Factor based on Scaling Theory (스켈링이론에 가중치를 적용한 DGMOSFET의 문턱전압이하 특성 분석)

  • The subthreshold characteristics has been analyzed to investigate the effect of two gate in Double Gate MOSFET using impact factor based on scaling theory. The charge distribution of Gaussian function validated in previous researches has been used to obtain potential distribution in Poisson equation. The potential distribution was used to investigate the short channel effects such as threshold voltage roll-off, subthreshold swings and drain induced barrier lowering by varying impact factor for scaling factor. The impact factor of 0.1~1.0 for channel length and 1.0~2.0 for channel thickness are used to fit structural feature of DGMOSFET. The simulation result showed that the subthreshold swings are mostly effected by impact factor but are nearly constant for scaling factors. And threshold voltage roll-off and drain induced barrier lowering are also effected by both impact factor and scaling factor.

  • Reference white in color television receiver can be achieved by adjusting the RGB gun current ratio and it is necessary to provide additional gain ratio adjustment for the RGB video signal. Generally, the gun current density profile has a gaussian distribution and the gain-bandwidth product of RGB channel amplifieris constant. Therefore brightness and spatial resolution are changed with variations in reference white of receiver. In this paper, the effect of RGB gun current and channel gain ratios on brightness and resolution of CPT is analyzed. Brightness is increased with the color temperature of referenc white because of Helmholtz-kohlrausch effect. The change in ligh output is more abrupt and spatial resolution is improved with unity current ratio. For more bright and improved ressolution we also present the range of color temperature of reference white for P22 phosphors.

  • In this work, one-dimensional simulation is carried out for PT-GaAs Schottky barrier diodes with finite difference method. Shockley's semiconductor governing equations: Poisson equation and current continuity equation are discertized, and linearized by Newton-Raphson method. The linear system of equation is solved by Gaussian elimination method until convergence is achieved. The boundary condition for this equation is taken from thermionic emission-diffusion theory. Simulation is done for PT-GaAs epitaxial-layer Schottky barrier diodes. The claculated results of electron and potential distribution are shown. Simulation results show exellent agreement with experiments.

  • The behavior of a three-dimensional pure rectangular water jet with aspect ratio of 10 was experimentally investigated based on the results of the mean velocity field obtained by PIV. The saddle back distribution was observed in the lateral distribution along the major axis. The theoretical centerline velocity equation derived from the point source concept using the spreading rate for the axisymmetric jet was in good agreement with the measured centerline velocity and gave the division of the potential core region, two-dimensional region, and axisymmetric region. The range of the two-dimensional region divided by the criterion of the theoretical centerline velocity decay for the aspect ratio of 10 was observed to be smaller than that of the transition region. The applicability of the two-dimensional model to the behavior of the rectangular jet with low aspect ratio or the wastewater discharged from a multiport diffuser in the deep water of real ocean may result in significant error in the transition and axisymmetric regions after the two-dimensional region. In the two-dimensional region, the Gaussian constant tended to be conserved, and the spreading rate slightly decreased at the end of the two-dimensional region. The normalized turbulent intensity along the centerline of the jet initially abruptly increased and showed relatively higher intensity for higher Reynolds number.

Semi-empirical Approach to Investigate Tunnelling-induced Ground Movements and their Effects on at-grade Rail Track in Twin Side-by-side Tunnel Layouts (병렬터널 배치에서 터널 굴착이 기존 철도 선로에 미치는 영향에 관한 반경험적 접근)

  • There has been increased interest, media coverage, and debate over constructing new underground structures to replace existing at-grade rail tracks. This new scheme aims to free up space to provide cities with room for more housing with green amenities. Due to urbanisation, tunnel engineers have encountered greenfield ground conditions in cities on only a few occasions. However, the new scheme provides opportunities to investigate a unique scenario where new tunnels are driven parallel to the existing rail tracks on the surface with little ground cover in soft ground. This paper presents findings obtained from a semi-empirical approach that aims to investigate the likely track irregularity associated with tunnelling-induced ground movements. This paper presents contour maps that show track rotation according to the relative position of the new tunnel and existing rail tracks. Tunnel engineers would consult these maps for their tunnel route design for the scheme.

Estimation of GARCH Models and Performance Analysis of Volatility Trading System using Support Vector Regression (Support Vector Regression을 이용한 GARCH 모형의 추정과 투자전략의 성과분석)

  • Volatility in the stock market returns is a measure of investment risk. It plays a central role in portfolio optimization, asset pricing and risk management as well as most theoretical financial models. Engle(1982) presented a pioneering paper on the stock market volatility that explains the time-variant characteristics embedded in the stock market return volatility. His model, Autoregressive Conditional Heteroscedasticity (ARCH), was generalized by Bollerslev(1986) as GARCH models. Empirical studies have shown that GARCH models describes well the fat-tailed return distributions and volatility clustering phenomenon appearing in stock prices. The parameters of the GARCH models are generally estimated by the maximum likelihood estimation (MLE) based on the standard normal density. But, since 1987 Black Monday, the stock market prices have become very complex and shown a lot of noisy terms. Recent studies start to apply artificial intelligent approach in estimating the GARCH parameters as a substitute for the MLE. The paper presents SVR-based GARCH process and compares with MLE-based GARCH process to estimate the parameters of GARCH models which are known to well forecast stock market volatility. Kernel functions used in SVR estimation process are linear, polynomial and radial. We analyzed the suggested models with KOSPI 200 Index. This index is constituted by 200 blue chip stocks listed in the Korea Exchange. We sampled KOSPI 200 daily closing values from 2010 to 2015. Sample observations are 1487 days. We used 1187 days to train the suggested GARCH models and the remaining 300 days were used as testing data. First, symmetric and asymmetric GARCH models are estimated by MLE. We forecasted KOSPI 200 Index return volatility and the statistical metric MSE shows better results for the asymmetric GARCH models such as E-GARCH or GJR-GARCH. This is consistent with the documented non-normal return distribution characteristics with fat-tail and leptokurtosis. Compared with MLE estimation process, SVR-based GARCH models outperform the MLE methodology in KOSPI 200 Index return volatility forecasting. Polynomial kernel function shows exceptionally lower forecasting accuracy. We suggested Intelligent Volatility Trading System (IVTS) that utilizes the forecasted volatility results. IVTS entry rules are as follows. If forecasted tomorrow volatility will increase then buy volatility today. If forecasted tomorrow volatility will decrease then sell volatility today. If forecasted volatility direction does not change we hold the existing buy or sell positions. IVTS is assumed to buy and sell historical volatility values. This is somewhat unreal because we cannot trade historical volatility values themselves. But our simulation results are meaningful since the Korea Exchange introduced volatility futures contract that traders can trade since November 2014. The trading systems with SVR-based GARCH models show higher returns than MLE-based GARCH in the testing period. And trading profitable percentages of MLE-based GARCH IVTS models range from 47.5% to 50.0%, trading profitable percentages of SVR-based GARCH IVTS models range from 51.8% to 59.7%. MLE-based symmetric S-GARCH shows +150.2% return and SVR-based symmetric S-GARCH shows +526.4% return. MLE-based asymmetric E-GARCH shows -72% return and SVR-based asymmetric E-GARCH shows +245.6% return. MLE-based asymmetric GJR-GARCH shows -98.7% return and SVR-based asymmetric GJR-GARCH shows +126.3% return. Linear kernel function shows higher trading returns than radial kernel function. Best performance of SVR-based IVTS is +526.4% and that of MLE-based IVTS is +150.2%. SVR-based GARCH IVTS shows higher trading frequency. This study has some limitations. Our models are solely based on SVR. Other artificial intelligence models are needed to search for better performance. We do not consider costs incurred in the trading process including brokerage commissions and slippage costs. IVTS trading performance is unreal since we use historical volatility values as trading objects. The exact forecasting of stock market volatility is essential in the real trading as well as asset pricing models. Further studies on other machine learning-based GARCH models can give better information for the stock market investors.
